Effect of Metallic Tungsten Concentration on Resistance Switching Behavior of Sputtered W-doped NbOx Films

  • In this study, we investigated that the resistance switching characteristics of W-doped NbOx films with increasing W doping concentration. The W-doped NbOx based ReRAM devices with a TiN/W-doped NbOx/Pt/Ti/SiO2 were fabricated on Si substrates. The 50 nm thick W-doped NbOx films were deposited by reactive dc magnetron co-sputtering at $400^{\circ}C$ and oxygen partial pressure of 35%. Micro-structure of W-doped NbOx films and atomic concentration were investigated by XRD, TEM and XPS, respectively. The W-doped NbOx films showed set/reset resistance switching behavior at various W doping concentrations. The process voltage of set/reset is decreased and whereas the initial current level is increased with increasing W doping concentration in NbOx films. The change of resistance switching behavior depending on doping concentration was discussed in terms of concentration of metallic tungsten of oxygen of W-doped NbOx.

간소화 시스템적용을 위한 자기특성 (A Study on the Magnetic Properties of Ceramics Superconductors for Simpllified Testing System)

  • The high Tc superconductor of YBCO system with the nominal composition of precursor was prepared from mixed powders of $Y_2O_3$, $BaCO_3$, CuO and $TiO_2$ by the thermal pyrolysis method. The effect of $TiO_2$ doping to Y based ceramics superconductors fabricated by the thermal pyrolysis reaction, to investigate the effect of the dopant on the superconductivity. The voltage appearing across the field-cooled HTS sample increased with external magnetic field. The improvement of critical current property as well as the mechanical property is important for the application. The improvement of the critical current can be achieved by forming the nano size defect working as a flux pining center inside the superconductor. We simply added $TiO_2$ to starting materials to dope $TiO_2$ and observed an increase in the trapped field and the critical current density up to at least 5 wt % $TiO_2$. The $TiO_2$ was converted to fine $BaTiO_3$ particles which were trapped in YBCO matrix during the sintering process. We observed a peak effect of Jc that can be attributed to $TiO_2$ doping and results suggest that introducing a proper amount of pinning centers can significantly enhance current density.

  • Sinterability and stability of TZP ceramics co-stabilized by 12 mol% CeO2 and divalent or trivalent oxides less than 1 mol% were investigated. Divalent and trivalent oxides increased stability of tetragonal ZrO2. 100% tetragonal ZrO2 phase was obtained by doping 12 mol% CeO2 and 0.2 mol% CaO and MgO respectively when sintering was carried out at 1500$^{\circ}C$ for 2 hours. Divalent and trivalent oxides improved sinterability and inhibit grain growth of ZrO2. And it was found that CaO was the most effective sintering aid and grain growth inhibitor for ZrO2 in this study. Incorporation of divalent and trivalent oxides into 12Ce-TZP increased the strength of 12Ce-TZP and particulary 12Ce, 0.4Ca-TZP exhibited a flexural strength of about twofold greater than 12Ce-TZP.

Investigation of Li Dopant as a Sintering Aid for ScSZ Electrolyte for IT-SOFC

  • In this study, the effects of small amounts (${\leq}3\;mol%$) of Li doping on the sintering characteristics and electrochemical performance of $(ZrO_2)_{0.89}(ScO_{1.5})_{0.1}(CeO_2)_{0.01}$ (ScSZ) were investigated. By adding 3 mol% lithium, the densification temperature of ScSZ was reduced from the conventional temperature of $1400^{\circ}C$ to $1200^{\circ}C$. It was found that Li doping also led to changes in the Zr:Sc ratio at the grain boundaries. Correspondingly, the dispersion of lithium zirconia at the grain boundaries accelerated the growth of ScSZ grains and increased the grain boundary resistance at temperatures below $450^{\circ}C$. At elevated temperatures of $450{\sim}750^{\circ}C$, the electrical conductivity of the ScSZ after doping remained almost unchanged under air and reducing atmospheres. These results suggest that the addition of lithium is promising for use in low temperature co-firing of ScSZ-based components for intermediate temperature solid oxide fuel cells.

ZnO내 전이 금속 불순물의 자기적 특성에 관한 제일원리 연구 (First-Principles Study of Magnetic Interactions between Transition Metal Ions in ZnO)

  • Based on first-principles calculations, we study the magnetic properties of Co, Ni, Fe, V, and Mn impurities in ZnO. The stabilities of the ferromagnetic state and the magnetic moment of each impurity largely depend on the amount of doped electron or hole. For lightly doped n-type ZnO, it is found that the doping of Ni ions is the most effective for inducing ferromagnetism, while Fe ions show the most stable ferromagnetic couplings for heavily doped n-type samples. The characteristics of the magnetic interactions of Co ions are similar with those of Fe ions, but Co ions require much larger amount of doped electron than Fe ions to show the ferromagnetic couplings. The ferromagnetic coupling between Mn and V ions is unstable in n-type conditions.

Effect of anodic potentials for fabricating co-doped TiO2 on the photocatalytic activity

  • The $TiO_2$ films were prepared in the $H_2SO_4$ solution containing $NH_4F$ at different anodic voltages, to compare the photocatalytic performances of titania for purification of waste water. The microstructure was characterized by a Field-emission scanning electron microscopy (FE-SEM) and X-ray diffractometry (XRD). Chemical bonding states and co-doped elements of F and N were analyzed using surface X-ray photoelectron spectroscopy (XPS). The photocatalytic activity of the co-doped $TiO_2$ films was analyzed by the degradation of aniline blue solution. From the result of diffuse reflectance absorption spectroscopy(DRS), it is indicated that the absorption edge of the F-N-codoped $TiO_2$ films shifted toward visible light area, and the photocatalytic reaction of $TiO_2$ was improved by doping an appropriate contents of F and N.

알루미늄이 첨가된 Li(Ni1/3Co1/3Mn1/3-xAlx)O2 양극활물질의 전기화학적 특성 (Electrochemical Properties of Al Doped Li(Ni1/3Co1/3Mn1/3-xAlx)O2, Cathode Materials)

  • 초음파분무열분해법과 한 단계의 후열처리로 이차상이 없는 Al이 첨가된 $Li(Ni_{1/3}Co_{1/3}Mn_{1/3-x}Al_x)O_2$ (x=0.0, 0.005, 0.01. 0.05) 리튬이차전지용 양극활물질을 합성하였다. 합성된 분말은 Al의 첨가량이 많아짐에 따라서 $I_{003}/I_{104}$ 비는 감소하고 입자가 커지는 경향을 보였다. 상온에서 전류밀도 1C의 rate로 $3.0\sim4.5V$ 범위에서 충방전 시험한 결과, Al 치환량이 0.5와 1.0 at%에서는 초기용량이 180과 $184mAhg^{-1}$으로 치환하지 않았을 때의 $182mAhg^{-1}$과 차이가 없었으며, 싸이클 특성도 치환하지 않은 것과 0.5, 1.0 at% 치환한 조성에서 각각 81, 77, 81%의 방전용량이 유지되었다. 그러나 $3.0\sim4.6V$에서는 치환효과가 확실하게 나타나서, 50 싸이클 후의 치환하지 않은 것의 방전용량은 초기용량의 30%가지 감소한데 비하여 Al을 0.5 at% 치환한 것은 70%를 유지하였다. 치환에 의한 싸이클 특성 향상은 XPS 분석 결과 Al 치환이 $Mn^{3+}$의 양을 감소시켰기 때문인 것으로 사료되었다.

Effects of Yttria and Calcia Co-Doping on the Electrical Conductivity of Zirconia Ceramics

  • Zirconia polycrystals co-doped with x mol% CaO and (10-x) mol% $Y_2O_3$ were prepared by solid state reaction method. The compositions were chosen for nominally the same oxygen vacancy concentration of 5 mol%. X-ray diffraction patterns indicated the formation of cubic zirconia by heat treatment at $1600^{\circ}C$. Impedance spectroscopy was applied to deconvolute the bulk and grain boundary response. Electrical conductivity was measured using the complex impedance technique from 516 to 874 K in air. Maximum conductivity was exhibited by the composition with equal amounts of CaO and $Y_2O_3$, which may be ascribed to the smaller degree of defect-interactions in that composition due to the competition of different ordering schemes between the two systems. When compared to the composition containing $Y_2O_3$ only, co-doping of CaO increases the grain boundary resistance considerably. The activation energy of grain and grain boundary conductivity was 1.1 eV and 1.2 eV, respectively, with no appreciable dependence on dopant compositions.

화염 분무 열분해법으로 합성된 Cr-Co3O4 나노입자 자일렌 가스센서 (Xylene Sensor Using Cr-doped Cr-Co3O4 Nanoparticles Prepared by Flame Spray Pyrolysis)

  • Xylene is a hazardous volatile organic compound that should be precisely measured to monitor indoor air quality. However, the selective and sensitive detection of ppm-level xylene using oxide-semiconductor gas sensors remains a challenge. In this study, pure and Cr-doped Co3O4 nanoparticles (NPs) were prepared using flame spray pyrolysis, and their gas-sensing characteristics to 5-ppm xylene at 250 ℃ were investigated. The 4 at% Cr-doped Co3O4 NPs exhibited a high gas response to 5-ppm xylene (resistance ratio to gas and air = 39.1) and negligible cross-responses to other representative and ubiquitous indoor pollutants such as ethanol, benzene, formaldehyde, carbon monoxide, and ammonia. In this paper, the enhancement of the gas response and selectivity of Co3O4 NPs to xylene by Cr doping was discussed in relation to the catalytic promotion of the gas-sensing reaction. This sensor can be used to monitor indoor xylene.

CaWO4-Li2WO4-Eu2O3계 형광체의 PL 특성과 결정구조 (Luminescence Characteristics and Crystal Structure of CaWO4-Li2WO4-Eu2O3 Phosphors)

  • Photoluminescence (PL) and crystal structures of the $(l-x)CaWO_4-xLi_2WO_4$ binary system added with $Eu_2O_3$ activator have been characterized. The $CaWO_4\;and\;Li_2WO_4$ have the scheelite and phenakite structures respectively. The $CaWO_4-Li_2WO_4-Eu_2O_3$ phosphors show the red luminescence of 613 nm peak wavelength. The wavelength range of excitation spectral band is $380\~470$ nm with the peak wavelength of 397 nm. The $0.88(0.5CaWO_4-0.5Li_2WO_4)-0.12Eu_2O_3$ showed the most superior luminescence characteristics. The effect of co-doping elements such as $Al_2O_3$ and rare-earth oxides on PL has been characterized. The co-doping elements deteriorated the luminescence intensity except the $Al_2O_3$ and $Gd_2O_3$. The PL characteristics of $CaWO_4-Li_2WO_4-Eu_2O_3$ phosphors have been compared to those of the alkali europium double molybdates (tungstates) of scheelite-related structure such as $LiEu(MoO_4)_2$ and $CsEu(MoO_4)_2$. The crystal structures of $(l-y)[(l-x)CaWO_4-xLi_2WO_4]-yEu_2O_3$ phosphors have been characterized using XRD data and rietveld refinement.
