  • The properties of a cable Insulate capacity between surfaces with the variation of the interfacial breakdown, the addition of silicon oil, the variation of pressure and interfacial roughness were investigated. The Insulate trouble of a power cable is out of the interfacial parts, which breakdown the insulate breakdown capacity in a power cable. In this study, the analysis of electric field and the phenomenon of interfacial breakdown were reported by varying the surfaces condition of silicon rubber, XLPE used for connection materials of a power cable.

  • The dielectric breakdown of epoxy composites used for transformers was experimented and then its data were applied to Weibull distribution probability. First of all, speaking of dielectric breakdown properties, the more hardener increased, the stronger breakdown strength became at low temperature because of cross-linked density by the virtue of ester radical. The breakdown strength of specimens with filler was lower than it of non-filler specimens because it is believed that the adding filler forms interface and charge is accumulated in it, therefore the molecular motility is raised and the electric filed is concentrated. In the case of filled specimens with treating silane, the breakdown strength become much higher. Finally, from the analysis of weibull distribution, it was confirmed that to low allowed breakdown probability under 0,.1%, the applied field value needed to be under 21.5MV/cm.

  • We investigated the breakdown characteristic of mineral oil according to applied voltage and tip radius. In this experiment, electrode system was point-plane geometry. The tip radius of needle was 5, 10, 20 and $25{\mu}m$, respectively. Applied voltage was AC and DC. We measured breakdown voltage for each tip radius with increasing electrode gap, 2mm to 10mm. Under nonuniform electric field, breakdown strength was higher when needle was negative than when needle was positive. Because it is polarity effects due to space charge. And the more sharp tip radius, whether we applied AC or DC, the higher breakdown strength. As tip radius increase, breakdown strength decreases exponentially.

  • In this paper, We studied the properties of a cable insulate capacity between surfaces with the variation of the interfacial breakdown. Because the fault was mainly occurred in this interface. The insulate trouble of a power cable is out of the interfacial parts, which breakdown the insulate breakdown capacity in a power cable. As a function of silicon oil and interfacial roughness were investigated. In this study, the analysis of electric field and the phenomenon of interfacial breakdown were improved by increased interfacial of oil, decreased surface roughness.

  • Recently, it has been reported that the Insulating films deposited by PECVD show some degradation under somewhat high electric field. In this paper, we Introduce silicon nitride films deposited by LCVD, and evaluate the breakdown and wear-out of these films by TDDB test. Further, failure times against electric field are examined and acceleration factors $\gamma$ are obtained for each case. As a result, it is shown that the breakdown and wear-out limitation for these films is improved.

  • Recently, it is reported that the behavior of thermal $SiO_2$ under high electric field and current condition has a major effect on MOS device degration. Furthermore, when thin oxide films are applied in practical device, the presence of oxide defects will be a serious problem. In this paper, because TDDB is the useful method to measure the effective density of defects, we stressed MOS structure that is 150 A of thermally grown $SiO_2$as a function of electric field (9-19 MV/cm), temperature ($22^{\circ}C$ - $150^{\circ}C$) and current. By examing TDDB under positive voltage, long-term oxide breakdown reliabiliy is described. From these data, breakdown wearout limitation for the oxide films can be characterized.

  • 최근 전력수요의 급증과 더불어 기기의 소형화와 경랑화를 위해 고분자절연재료의 사용이 증가하였으며, 근래 들어 환경성의 문제가 거론되면서 반영구적인 절연재료의 요구가 급증하였다. 그로 인하여 초고압 케이블의 절연재료로서 가교폴리에틸렌이 사용되어지고 있다. 이에 본 논문에서는 초고압전력용 케이블에서 절연재료로 사용되고 있는 가교폴리에틸렌 (XLPE) 내부전계분포 및 파괴전압과의 상관관계를 알아보기 위해 케이블에 칩 전극을 삽입하여 두께를 0.5, 1, l.5 [mm] 변화시켜 파괴전계를 검출하였으며, 또한 와이블 해석을 통한 파괴전압의 척도파라미터룰 검출하여, 시뮬레이션 인가전압으로 사용하였다. 시뮬레이션 경계요소법 (BEM)을 이용한 3 차원 전계해석 프로그램으로 조사하였다.

  • High voltage multilayer ceramic capacitors (MLCCs) are classified into two classes-those for temperature compensation (class I) and high dielectric constant materials (class II). We manufactured high voltage MLCC with temperature coefficient characteristics of C0G and X7R and studied the characteristics of electric properties. Also we studied the characteristics of dielectric breakdown voltage (V) as the variation of thickness in the green sheet and how to pattern the internal electrodes. The dielectric breakdown by electric field was caused by defects in the dielectric materials and dielectric/electrode interface, so the dielectric thickness increased, the withstanding voltage per unit (E) thickness decreased. To overcome this problem, we selected the special design like as floating electrode and this design affected the increasing breakdown voltage(V) and realized the constant withstanding voltage per unit thickness(E). From these results, high voltage application of MLCCs can be expanded and the rated voltage can also be develop.

  • Ac, dc and impulse dielectric strengths of $LN_2$ at 0.1MPa were investigated experimentally, referring to the behavior of thermally induced bubble, which might be generated at quenching condition of immerged-cooling superconducting devices. The experimental results show that the bubble shape under electric field stress depends significantly on the applied voltage waveform. With ac voltage, the breakdown voltage of $LN_2$ falls suddenly near to one of the saturated gas at the threshold heater power of boiling onset. In control to this, the reduction of impulse breakdown voltage with heater peter is gradual and the time to breakdown depends on the existence of thermal bubble. These breakdown characteristics can be explained satisfactorily by the bubble behavior under electric fields.

SiON 절연층 nMOSFET의 Time Dependent Dielectric Breakdown 열화 수명 예측 모델링 개선 (Improving Lifetime Prediction Modeling for SiON Dielectric nMOSFETs with Time-Dependent Dielectric Breakdown Degradation)

  • 본 논문에서는 4세대 VNAND 공정으로 만들어진 Peri 소자의 스트레스 영역 별 time-dependent dielectric breakdown(TDDB) 열화 메커니즘을 분석하고, 기존의 수명 예측 모델보다 더 넓은 신뢰성 평가 영역에서 신속성과 정확성을 향상시킬 수 있는 수명 예측 보완 모델을 제시하였다. SiON 절연층 nMOSFET에서 5개의 Vstr 조건에 대해 각 10번의 constant voltage stress(CVS) 측정 후, stress-induced leakage current(SILC) 분석을 통해 저전계 영역에서의 전계 기반 열화 메커니즘과 고전계 영역에서의 전류 기반 열화 메커니즘이 주요함을 확인하였다. 이후 Weibull 분포로부터 time-to-failure(TF)를 추출하여 기존의 E-모델과 1/E-모델의 수명 예측 한계점을 확인하였고, 각 모델의 결합 분리 열화 상수(k)를 추출 및 결합하여 전계 및 전류 기반의 열화 메커니즘을 모두 포함하는 병렬식 상호보완 모델을 제시하였다. 최종적으로 실측한 TDDB 데이터의 수명을 예측할 시, 기존의 E-모델과 1/E-모델에 비해 넓은 전계 영역에서 각 메커니즘을 모두 반영하여 높은 스트레스에서 신속한 신뢰성 평가로 더 정확한 수명을 예측할 수 있음을 확인하였다.
