A Novel Atomic Layer Deposited Al2O3 Film with Diluted NH4OH for High-Efficient c-Si Solar Cell

  • In this paper, $Al_2O_3$ film deposited by thermal atomic layer deposition (ALD) with diluted $NH_4OH$ instead of $H_2O$ was suggested for passivation layer and anti-reflection (AR) coating of the p-type crystalline Si (c-Si) solar cell application. It was confirmed that the deposition rate and refractive index of $Al_2O_3$ film was proportional to the $NH_4OH$ concentration. $Al_2O_3$ film deposited with 5 % $NH_4OH$ has the greatest negative fixed oxide charge density ($Q_f$), which can be explained by aluminum vacancies ($V_{Al}$) or oxygen interstitials ($O_i$) under O-rich condition. $Al_2O_3$ film deposited with $NH_4OH$ 5 % condition also shows lower interface trap density ($D_{it}$) distribution than those of other conditions. At $NH_4OH$ 5 % condition, moreover, $Al_2O_3$ film shows the highest excess carrier lifetime (${\tau}_{PCD}$) and the lowest surface recombination velocity ($S_{eff}$), which are linked with its passivation properties. The proposed $Al_2O_3$ film deposited with diluted $NH_4OH$ is very promising for passivation layer and AR coating of the p-type c-Si solar cell.

  • The dielectric and sintering properties of LaAlO$_3$ceramics synthesised with La$_2$O$_3$-Al$_2$O$_3$(LAO) and La$_2$O$_3$-Al(OH)$_3$(LAH) were investigated. In case of LAH samples, a single phase of LaAlO$_3$powders was formed at 100$0^{\circ}C$, density of the ceramics sintered at 140$0^{\circ}C$ was 6.41g/㎤, and the dielectric constant and loss were 22.4 and 0.003, respectively. In case of LAO samples, a single phase of LaAlO$_3$powders was formed at 130$0^{\circ}C$, density of the ceramics sintered at 150$0^{\circ}C$ was 6.35g/㎤, and the dielectric constant and loss were 22.16 and 0.009, respectively.

EPDM계 내열재의 Al(OH)3와 Sb2O3 함량에 따른 난연 효과 연구 (Studies on Incombustibility Improvement of EPDM-based Insulation with Al(OH)3 and Sb2O3)

  • In order to improve incombustibility of EPDM(Ethylene propylene diene monomer)-based rubber, inorganic materials as $Al(OH)_3$ and $Sb_2O_3$ were added. The mechanical and thermal properties have been measured for vulcanized rubber loaded with different concentrations of $Al(OH)_3$ and $Sb_2O_3$. As inorganic material contents increases from 5phr to 30phr, the specific gravity and hardness increase while elongation at break decreases. This study performed incombustibility test and thermal analysis through TGA(Thermogravimetric Analyzer). As a results, incombustible and thermal properties of EPDM-based rubber were improved as $Al(OH)_3$ and $Sb_2O_3$ contents increase.

저농도 HF 수용액을 이용한 Al(OH)3의 표면처리 (Surface Treatment of Al(OH)3 using Dilute Hydrofluoric Acid Aqueous Solution)

  • 저농도로 희석된 HF 수용액(6 wt%)을 사용하여 $Al(OH)_3$의 표면을 F/Al의 몰비 0.15에서 처리하고, 처리 전후 표면특성을 관찰하였다. 반응계의 온도 및 pH 변화로부터 $Al(OH)_3$에 대한 HF의 표면반응은 HF와 접촉한 $Al(OH)_3$ 표면부에서 metastable한 ${\alpha}$형의 불화알루미늄$({\alpha}-AlF_3{\cdot}3H_2O)$이 안정한 ${\beta}$형의 불화알루미늄$({\beta}-AlF_3{\cdot}3H_2O)$으로 전이되는 과정으로 진행되며, 다량의 발열을 수반하면서 반응계의 온도상승을 유발하였다. 이러한 ${\beta}-AlF_3{\cdot}3H_2O$의 생성은 표면처리된 분말의 FT-IR 및 X-선 회절분석결과를 통해 확인되었다. ${\beta}-AlF_3{\cdot}3H_2O$의 morphology와 분포상태를 SEM을 통해 관찰한 결과 $Al(OH)_3$ 표면에 $1{\mu}m$ 이하의 미세분말 형태로 피복층을 형성하며 균일하게 분포된 것으로 확인되었다. HF로 처리된 시료의 표면 백색도는 미처리에 비해 약 6.6% 증가되었으며, 이는 $Al(OH)_3$보다 높은 백색도를 지닌 ${\beta}-AlF_3{\cdot}3H_2O$ 피복 효과 때문인 것으로 나타났다.

졸 합성시 숙성이 γAl2O3 입자의 표면특성에 미치는 영향 (Effects of Surface Characterization of γAl2O3 Particles by Aging in the Sol Preparation)

  • ${\gamma}-AlO$(OH) 졸 입자 뿐만 아니라 소성처리된 ${\gamma}-Al_2O_3$ 입자의 표면특성을 ${\gamma}-AlO$(OH) 졸 제조시 숙성단계에 의하여 조절하였다. 연구결과, ${\gamma}-AlO$(OH) 졸 입자의 등전점은 숙성 증가에 따라 pH 9.25에서 pH 8.70까지 감소하였으며 ${\gamma}-Al_2O_3$ 입자의 경우는 pH 9.90에서 pH 8.86까지 감소하였다. 숙성에 따른 ${\gamma}-Al_2O_3$ 입자의 산, 염기 특성을 고찰한 결과, ${\gamma}-Al_2O_3$ 입자의 산량은 숙성시간의 증가에 따라 0.1367 mmol/g에서 0.0783 mmol/g까지 감소하였으며, Hammett 산성도함수 $H_o$는 4.8 이상의 산세기를 보였다. 한편 ${\gamma}-Al_2O_3$ 입자의 염기량은 숙성시간의 증가에 따라 0.4399 mmol/g에서 0.3074 mmol/g 까지 감소하였다. 따라서 졸-겔법에 의한 ${\gamma}-Al_2O_3$ 제조시 숙성공정이 산, 염기점의 양을 포함한 표면특성을 조절할 수 있는 중요 공정변수임을 제시하였다.

  • EPDM(Ethylene-propylene diene monomer)계 고무의 난연성 향상을 위하여 무기계 난연재료인 $Al(OH)_3$$Sb_2O_3$를 첨가하여 물성 및 열적 특성을 조사하였다. 각 시편의 물성은 큰 차이를 보이지 않았으나, 난연재료의 함량이 증가할 수 록 비중과 경도는 높아지는 반면에 신율은 낮아지는 경향이 있었다. 본 연구에서는 열분석과 난연성 시험을 실시하였고, 결과적으로 난연재료의 함량이 10phr 이상에서는 난연 효과가 확연히 나타나는 것으로 판단되었다.

  • Al$_2$O$_3$/ZrO$_2$ 비수성 현탁액의 분산과 레올로지에 미치는 methyl isobutyl ketone (MIBK) /ethanol (EtOH) 용매혼합의 영향을 침전밀도, 점도를 측정함으로써 조사하였다. 분산제 'Hypermer' KD-1이 첨가된 다량의 MIBK를 함유하는 용매 ($\geq$60vol%)에서 $Al_2$O$_3$와 ZrO$_2$ 입자의 침전밀도는 증가하였다. 80MIBK/20EtOH(vol%)에서 ball milling한 현탁액이 좁고 unimodal한 입자크기분포를 나타내었다. 모든 현탁액은 의가소성유동을 나타내었으나 shear thinning은 $Al_2$O$_3$/ZrO$_2$의 혼합비, MIBK/EtOH의 혼합비에 따라서 다소 다르게 거동하였다. 순수한 MIBK를 사용한 $Al_2$O$_3$(<300 s$^{-1}$ ) 및 ZrO$_2$(<3000 s$^{-1}$ ) 현탁액은 주어진 전단속도범위내에서 가장 강한 shear thinning을 나타내었다. 동일한 용매 (80MIBK/20EtOH, vol%)를 사용한 경우의 shear thinning은 $Al_2$O$_3$/ZrO$_2$의 혼합비에 거의 의존하지 않았다.

황산알루미늄의 가수분해에 의해 석출된 AlO(OH) 겔의 숙성시간이 판상 α-Al2O3의 결정성장에 미치는 영향 (Effect of Aging Time of AlO(OH) Gel Precipitated by Hydrolysis of Aluminum Sulfate on Crystal Growth of the Flaky α-Al2O3)

  • To precipitate the complex gel of flux and aluminum hydroxides gel, aqueous solution of the mixture of $Na_2CO_3\;and\;Na_2PO_4{\cdot}12H_2O$ was added with stirring in aqueous solution of the mixture of $Al_2(SO_4)_3{\cdot}14{\sim}18H_2O,\;Na_2SO_4$, and then the complex gel was aged in $0{\sim}30h\;at\;90^{\circ}C$. As aging time passed, the aluminum hydroxides was grown into the acicular AlO(OH) gel. Also, aging time had an effect on physical properties of the AlO(OH) gel and on crystal growth of the flaky ${\alpha}-Al_2O_3$ prepared by molten-salt precipitation. In this study, the complex gel was crystallized in temperature range of $400{\sim}1,200^{\circ}C$ after drying at $110^{\circ}C$, and then it was investigated to effect of aging time on precipitation temperature, size, thickness, morphology and particle size distribution of the flaky ${\alpha}-Al_2O_3$ crystal. As aging time passed, the flaky a${\alpha}-Al_2O_3$ crystal showed a tendency toward an increase in size and thickness as result from an increase in BET surface area and pore volume of the acicular AlO(OH) gel.

Effects of Matrix Material Particle Size on Mullite Whisker Growth

  • Understanding of effects of changes in the particle size of the matrix material on the mullite whisker growth during the production of porous mullite is crucial for better design of new porous ceramics materials in different applications. Commercially, raw materials such as Al2O3/SiO2 and Al(OH)3/SiO2 are used as starting materials, while AlF3 is added to fabricate porous mullite through reaction sintering process. When Al2O3 is used as a starting material, a porous microstructure can be identified, but a more developed needle shaped microstructure is identified in the specimen using Al(OH)3, which has excellent reactivity. The specimen using Al2O3/SiO2 composite powder does not undergo mulliteization even at 1,400 ℃, but the specimen using the Al(OH)3/SiO2 composite powder had already formed complete mullite whiskers from the particle size specimen milled for 3 h at 1,100 ℃. As a result, the change in sintering temperature does not significantly affect formation of microstructures. As the particle size of the matrix materials, Al2O3 and Al(OH)3, decreases, the porosity tends to decrease. In the case of the Al(OH)3/SiO2 composite powder, the highest porosity obtained is 75 % when the particle size passes through a milling time of 3 h. The smaller the particle size of Al(OH)3 is and the more the long/short ratio of the mullite whisker phase decreases, the higher the density becomes.

膠質土酸, Alkali 處理에 의한 Dawsonite의 合成에 관한 硏究 (Synthesis of Dawsonite (Basic Sodium Aluminum Carbonate) from Colloidal Earth (Aoolphane) by Treatment with Acid and Alkali)

  • Aoolphane was treated with 30% Hydrochloric acid at $18^{\circ}C$ for two hows with stirring in order to obtain the insoluble form of SiO2 gel and to extract quantitatively both $Al_2O_3$as and $Fe_2O_3AlCl_3{\cdot}6H_2O Fe$ and $Cl_3{\cdot}6H_2O$ forms, respectively, at the same time. $SiO_2$ gel was filtered and to the filterate Ammonia was added to precipitate $Al(OH)_3[Fe(OH)_3 Contaminated ]$ The precipitate was separated by filteration and the filterate was recovered as the form of $NH_4Cl$. The precipitate was treated with 200g (NaOH)/l Concentration of NaOH a little excessively to the equivalent at $65~70^{\circ}C$ as $Fe(OH)_3$ formed was insoluble, it was filtered of and to the filterate containing $NaAl(OH)_4(OH_2)_2$Carbon dioxide gas was bubbled at $50^{\circ}C~90^{\circ}C$ to obtain the precipitate with excellent filterability and crystallinity. The product was certified to be Dawsonite $(NaAl(OH)_2CO_3)$ by X-Ray diffraction analysis at below $40^{\circ}C$, when $CO_2$ gas was bubbled into the relatively lower concentration of $NaAl(OH)_4(OH_2)_2$ solution, the precipitate of very fine particles was formed, which was hard to filter and with the Composition of $\alpha-Al_2O_3-H_2O$ (Boehmite).
