Gate-Length Dependent Cutoff Frequency Extraction for Nano-Scale MOSFET (Nano-Scale MOSFET의 게이트길이 종속 차단주파수 추출)

  • The gate length-dependence of cutoff frequency is modeled by using scaling parameter equations of equivalent circuit parameters extracted from measured S-parameters of Nano-scale MOSFETs. It is observed that the modeled cutoff frequency initially increases with decreasing gate length and then the rate of increase becomes degraded at further scale-down. This is because the extrinsic charging time slightly decreases, although the intrinsic transit time greatly decreases with gate length reduction. The new gate length-dependent model will be very helpful to optimize RF performances of Nano-scale MOSFETs.

Analysis of Effective Gate resistance characteristics in Nano-scale MOSFET for RFIC (RFIC를 위한 Nano-scale MOSFET의 Effective gate resistance 특성 분석)

  • Effective gate resistance, extracted by direct extraction method, is analyzed among various gate length, in nanoscale MOSFET for RFIC. Extracted effective gate resistance is compared to measured data and verified with simplified model. Extracted parameters are accurate to 10GHz. In the same process technology effect has a different kind of gate voltage dependency and frequency dependency compared with general effective gate resistance. Particularly, the characteristic of effective gate resistance before and after threshold voltage is noticeable. When gate voltage is about threshold voltage, effective gate resistance is abnormally high. This characteristic will be an important reference for RF MOSFET modeling using direct extraction method.

Effects of Driving Frequency on Propagation Characteristics of Methane-Air Premixed Flame Influenced by Ultrasonic Standing Wave (정상초음파의 교란을 받는 메탄-공기 예혼합화염의 전파특성에 대한 초음파 구동 주파수의 영향)

  • An experimental study was conducted to scrutinize the influence of the frequency of an ultrasonic standing wave on the variation in the behavior of a methane-air premixed flame. The evolutionary features of the propagating flame were captured by a high-speed camera, and the macroscopic flame behavior, including the flame structure and local velocities, was investigated in detail using a post-processing analysis of the high-speed images. It was found that a structural variation and propagation-velocity augmentation of the methane-air premixed flame were caused by the intervention of the ultrasonic standing wave, which enhanced the combustion reaction. Conclusive evidence for the dependency of the flame behaviors on the driving frequency of the ultrasonic standing wave and equivalence ratio of the reactants is presented.

  • 본 논문에서는 다양한 음향 가진에 따른 음향 응답을 유한 요소법을 통하여 효과적으로 계산하기 위한 새로운 모델 축소법을 제안한다. 일반적인 유한 요소법을 통한 기계구조물의 응답을 구하기 위해서는 음향 방정식의 강성 및 행렬을 구한 뒤 이들의 조합을 통한 동적 강성행렬을 구한 뒤 역행렬을 구하여 다양한 주파수 응답을 구하게 된다. 현재 컴퓨터 하드웨어의 발전과 소프트 웨어의 발전에 의하여 더 많은 유한 요소를 사용할 수 있게 되었고 이로 인하여 더욱 정확하고 넓은 대역의 음향 응답을 구할 수 있게 되었다. 그러나, 아직까지도 아주 복잡한 구조물의 음향 응답을 구하기 위하여 유한 요소를 무한정으로 증가할 수 없는 경우가 많다. 이를 해결하기 위하여 일반적으로 모델 축소법(Model order reduction) 기법을 사용한다. 이 모델 축소법은 기본적으로 전체 행렬을 아주 작지만 효율적인 작은 행렬로 바꾸어 응답을 예측하는 기법으로 mode superposition method, ritz vector method, quasi-static ritz vector method등이 있다. 기존의 모델 축소법은 기본적으로 질량 및 강성행렬이 가진 주파수에 영향을 받지 않는 행렬이라 가정한다. 그렇기 때문에 경계조건이나 다공성 재료를 모델링할 경우 가진 주파수에 영향을 받는 강성행렬과 질량행렬이 만들어지게 되어 기존의 모델 축소법은 효과적이지 못하게 된다. 이런 문제점을 해결하기 위하여 이 논문에서는 Quasi-static ritz vector method의 기본적인 개념을 확장하여 여러 개의 중심 주파수(Center frequency)에서 기저를 계산하고 이를 동시에 이용하는 Multi-frequency quasi-static ritz vector method를 제안한다.

An algorithm of the Non-uniform synthesis unit selection for concatenative speech synthesis system (연결형 합성시스템을 위한 문맥종속 단위 기반의 비정형 합성단위 추출 알고리즘)

  • 본 논문에서는 음소단위 비정형 연결합성 시, 접합점에서 포만트 불연속을 최소화할 수 있도록 이웃음소간 경계강도 예측모델과 합성단위 검색시 음소단위 최장일치 검색 알고리즘을 설계하였다. 합성단위 연결부에서 발생하는 신호왜곡을 최소화하기 위해 “_C_”환경에서 자음이 유성음화된 경우, “_V_”환경에서 모음이 무성음화된 경우, 그리고 유성음 사이의 포만트 주파수 차이에 대한 모델을 생성하여, 음소간의 조음강도가 약한 부분이 합성단위 경계로 설정되도록 하였다. 합성단위 경계가 결정되면 주어진 문장의 문맥정보만을 이용하여 코포스로부터 후보를 선택한다. 선택된 후보를 사이의 연결성을 측정하기 위하여 합성 경계를 기준으로 전, 후 음소에 대한 음성적 특성과 포만트 천이 특성을 고려하였다. 실험은 K-ToBI 레이블링된 200문장을 기반으로 하였으며, 코퍼스로부터 한 문장을 선택하여 이를 목적치 패턴으로 선정 한 후, 목적치 패턴과 후보사이의 단위비용과 후보들 간의 연결비용을 계산하여 최적의 합성단위열을 추출하는 방식으로 이루어졌다. 본 논문에서는 이러한 문맥종속 단위 기반의 합성단위 추출 알고리즘과 실험 결과에 대해 보고한다.

High-Frequency Bottom Loss Measured at Near-Normal Incidence Grazing Angle in Jinhae Bay (진해만에서 측정된 높은 수평입사각에서의 고주파 해저면 반사손실)

  • High-frequency bottom loss measurements for grazing angle of $82^{\circ}$ in frequency range 17-40 kHz were made in Jinhae bay in the southern part of Korea. Observations of bottom loss showed the strong variation as a function of frequency, which were compared to the predicted values using two-layered sediment reflection model. The geoacoustic parameters including sound speed, density and attenuation coefficient for the second sediment layer were predicted from the empirical relations with the mean grain size obtained from sediment core analysis. The geoacoustic parameters for the surficial sediment layer were inverted using Monte Carlo inversion algorithm. A sensitivity study for the geoacoustic parameters showed that the thickness of surficial sediment layer was most sensitive to the variation of the bottom loss.

  • This paper introduces a spectrally formulated element method (SEM) for the beams treated with passive constrained layer damping (PCLD). The viscoelastic core of the beams has a complex modulus that varies with frequency. The SEM is formulated in the frequency domain using dynamic shape functions based on the exact displacement solutions from progressive wave methods, which implicitly account for the frequency-dependent complex modulus of the viscoelastic core. The frequency response function and dynamic responses obtained by the SEM and the conventional finite element method (CFEM) are compared to evaluate the validity and accuracy of the present spectral PCLD beam element model. The spectral PCLD beam element model is found to provide very reliable results when compared with the conventional finite element model.

Estimating Amino Acid Composition of Protein Sequences Using Position-Dependent Similarity Spectrum (위치 종속 유사도 스펙트럼을 이용한 단백질 서열의 아미노산 조성 추정)

  • The amino acid composition of a protein provides basic information for solving many problems in bioinformatics. We propose a new method that uses biologically relevant similarity between amino acids to determine the amino acid composition, where the BOLOSUM matrix is exploited to define a similarity measure between amino acids. Futhermore, to extract more information from a protein sequence than conventional methods for determining amino acid composition, we exploit the concepts of spectral analysis of signals such as radar and speech signals-the concepts of time-dependent analysis, time resolution, and frequency resolution. The proposed method was applied to predict subcellular localization of proteins, and showed significantly improved performance over previous methods for amino acid composition estimation.

High Temperature Dependent SPICE Modeling for Carrier Velocity in MOSFETs Using Measured S-Parameters (S-파라미터 측정을 통한 MOSFET 캐리어 속도의 고온 종속 SPICE 모델링)

  • In order to model the high temperature dependence of the cutoff frequency $f_T$ in $0.18{\mu}m$ deep n-well isolated bulk NMOSFET, high temperature data of electron velocity of bulk MOSFETs from $30^{\circ}C$ to $250^{\circ}C$ are obtained by an accurate RF extraction method using measured S-parameters. From these data, an improved temperature-dependent electron velocity equation is developed and implemented in a BSIM3v3 SPICE model to eliminate modeling error of a conventional one in the high temperature range. Better agreement with measured $f_T$ data from $30^{\circ}C$ to $250^{\circ}C$ are achieved by using the SPICE model with the improved equation rather than the conventional one, verifying its accuracy of the improved one.

A New CMOS RF Model for RF IC Design (RF IC 설계를 위한 새로운 CMOS RF 모델)

  • In this paper, a new CMOS RF model for RF IC design including the capacitance effect, the skin effect, and the proximity effect between metal lines on the Si surface is proposed for tile first time for accurately predicting the RF behavior of CMOS devices. The capacitances between metal lines on the Si surface are modeled with the layout. And the skin effect is modeled with a parallel branch added in equivalent circuit of metal line. The proximity effect is modeled by adding the mutual inductance between cross-coupled inductances in the ladder circuit representation. Compared to the BSIM 3v3. the proposed RF model shows good agreements with the measured data and shows well the frequency dependent behavior of devices in GHz ranges.
