Fabrication of ion implanted GaAs MESFET with Si selectively diffused low resistive layer (선택적 Si 확산을 이용한 저저항층을 갖는 이온주입 GaAs MESFET)

  • Ion implanted GaAs MESFET with low resistive layer was fabricated using Si diffusion into GaAs from SiN. During the thermal annealing at 95$0^{\circ}C$ for 30s, Si diffused into ion implanted region of GaAs from SiN and they formed low resistive layer of 350$\AA$ thickness. The diffusion of Si decreased the sheet resistance of source and drain region from 1000$\Omega$/sq. to 400$\Omega$/sq. and the AuGe/Ni/Au ohmic contact resitivity from 2.5$\times$10sub -6$\Omega$-cmsup 2 to $1.5\times$10sup -6$\Omega$-cmsup 2. The fabricated lum gate length MESFET with Si diffused surface layer shows the transconductance of 360ms/mm, 8.5dB of associated gain and 3.57dB of minimum noise figure at 12GHz. These performances are better than that of MESFET without Si diffused layer.

Computational Fluid Analysis for Optimization of Vortex Cup with Different Shape (형상 변화에 따른 볼텍스 컵 최적화를 위한 전산유동해석)

  • The vortex cup is proposed as a method to transport sensitive products such as silicon wafers in manufacturing. Air through the inlet nozzle located at the top of the vortex cup flows to form a swirl in the cylinder. The flow located in the lower part of the thin gap between the vortex cup and the bottom surface escapes and generates a negative pressure that can lift objects. In this research, three-dimensional numerical simulation of the air flow field in a vortex cup is performed, and a comparison of the simulation and experimental results shows very good agreement. In addition, the vortex cup length and shape that affect the negative pressure were applied to the analysis. Through the simulation results, optimum conditions for the vortex cup shape were proposed.

  • Phenomenon of direct contact condensation (DCC) heat transfer between steam and water is characterized by the transport of heat and mass through a moving steam/water interface. Since the DCC heat transfer provides some advantageous features in the viewpoint of enhanced heat transfer, it is widely applied to the diversified industries. This study proposes a simple condensation model on the stable steam jets discharging into a quenching tank with subcooled water from a single horizontal pipe for the prediction of the steam jet shapes. The model was derived from the mass, momentum and energy equations as well as thermal balance equation with condensing characteristics at the steam/water interface for the axi-symmetric coordinates. The extremely large heat transfer rate at the steam/water interface was reflected in the effective thermal conductivity estimated from the previous experimental results. The results were compared with the experimental ones. The predicted steam jet shape(i. e. radius and length) by the model was increasing as the steam mass flux and the pool temperature were increasing, which was similar to the trend observed in the experiment.

  • 본 연구에서는 PV cell이 직달 일사에 노출되는 경우와 집광된 태양광에 조사되는 경우의 성능을 비교하는 한편 집광기의 형태에 따른 열적 성능을 검토하고자 하였다. PV cell은 본질적으로 반도체의 특성을 가지므로 작동온도의 상승에 따라 성능이 저하된다는 사실이 알려져 있으며, 태양조사의 강도 및 밀도 등 특성에 따라서도 성능의 변화를 예상할 수 있다. 그러나 이러한 성능변화에 관련된 인자들과 그 영향의 크기에 대한 정량적인 기술자료가 부족하므로 설치와 이용에 한계가 있는 것이 현실이다. 인공태양 장치(solar simulator)를 이용하여 0.7에서 1.2 sun 범위의 태양 조사 환경에서 결정질 실리콘계 PV cell과 집광형 PV cell의 성능을 검토하였다. 집광에 사용한 PTC는 집광면적의 폭이 500 mm이며, 집광 조사면적이 최소 10 mm인 경우 이론적 최대 집광비가 50이었다. PTC의 축방향으로는 균일한 태양조사가 있게된다는 것을 가정하여 모델의 길이는 간편한 실험을 위해 150에서 500 mm의 범위에서 제작하였다. 수평으로 놓인 PTC의 상부 초점 위치로부터 집광면이 아래 쪽에 위치할수록 집광 조사 면적이 증가하므로 PV cell의 크기에 따라 PTC 초점의 위치로부터 거리를 결정하였다. 한편, PTC 자체의 성능도 촛점거리와 집광면 폭의 비에 따라 달라질 수 있다는 가정 하에, 포물면의 최저 위치로부터 촛점거리는 각각 300, 400 및 500 mm가 되도록 세가지 형태를 제작하여 사용하였다. 동일한 형태의 PTC에서 PV cell의 동일한 설치 위치에서도 최고 $110^{\circ}C$ 범위의 PV cell의 작동 (표면) 온도에 따른 성능의 차이를 관찰하기 위해 셀의 후면을 냉각시키는 경우와 그렇지 않은 경우를 비교하였다. PV cell의 표면 온도 측정을 위해서, 후면의 온도와 같이 광선 차단 효과의 우려가 없는 경우에는 열전대를 설치하였으며, 셀의 전면 온도 측정을 위해서는 비접촉식 적외선 온도계를 사용하였다. 냉각 방법으로는 공기를 이용한 자연대류와 액체를 사용하는 강제대류의 경우를 고려하였으며, 필요에 따라 적절히 설계된 히트싱크를 설치하여 비교 실험을 진행하였다. 강제대류 냉각의 경우는 항온조를 사용하여 순환하는 냉각수의 유량과 공급온도를 변화시킴으로써 PV cell의 작동온도를 조절하고, 이에 따른 발전 성능의 변화를 관찰하였다. 본 연구에서 도출한 실험 및 분석 결과는 PV cell의 설치 환경과 작동온도의 변화에 따라 그 성능 변화를 예측할 수 있는 기술적 자료를 제공함으로써 에너지 이용의 합리화를 도모하는데 기여할 수 있을 것이다.

Synthesis and Properties of Anionic Sulfonate Surfactants Using Fatty Alcohol (Fatty alcohol을 이용한 음이온 술폰산계 계면활성제의 합성 및 물성)

  • In this study, surfactants were synthesized using fatty alcohols of 8, 10, 12 and 14 carbon chains length. The structures of the synthesized surfactants was confirmed by FT-IR and $^1H$-NMR analysis. The surface tension of the diluted surfactant was measured as 26~32 mN/m depending on the carbon length and the critical micelle concentration was measured as $10^{-3}{\sim}10^{-5}mol/L$.The minimum value per molecule of the synthesized sulfonic acid surfactant is 1.68 to $1.30nm^2$. The physical properties of the synthesized surfactants were determined by measuring the critical micelle concentration, foaming power, emulsifying stability, and contact angle.

  • Mesh grounding electrodes in Korea and abroad are designed as lattice-shaped equidistance grounding grids. In case of a lattice-shaped grounding Grid, however, there is a problem of higher touch voltage at the corner of the grid relative to the center. To overcome this problem, we used oblique-shaped equidistance grounding grid to reduce the area of the corner where mesh voltage occurs. As a result the mesh voltage was reduced. Therefore, this paper suggests the use of oblique-shaped grounding grid instead of the existing lattice-shaped ones. It applied the same grounding design dimensions for both lattice-shaped and oblique-shaped grounding grids, compared and analyzed mesh voltage, GPR, ground resistance, total length of grounding conductor, verified that oblique-shaped grounding grid is superior to the lattice-shaped.

Analysis of the Major Design Parameters of a Pantograph-Railway Catenary System for Improving the Current Collection Quality (집전성능 향상을 위한 팬터그래프-전차선의 주요 설계 파라미터분석)

  • Stiffness variations and wave propagation/reflection in railway catenaries are the primary sources of contact loss between a pantograph and a railway contact wire. This paper analyzes which design parameter is more important for 200km/h conventional rail and 300km/h high-speed rail, in order to effectively reduce the contact loss. For the high-speed rail, the wave propagation and reflection in the overhead contact lines are more influential than the stiffness variation over a span. When the high-speed rail needs to speed-up, it is necessary to develop higher strength contact wires in order to increase the wave propagation speed. In addition, the dropper clamp mass should be reduced in order to alleviate the wave reflection. However, it is noted that the increase in the tension to a messenger wire could deteriorate the current collection quality, which contrasts with expectations. For the 200km/h conventional rail, the stiffness variation over a span is more influential than the wave propagation and reflection. Therefore, shortening span length, increasing the tension in the contact wire and optimizing the location of the droppers are recommended for a smoother stiffness variation over the span.

A Study on the Reinforcement Effects of Fully-Grouted Rock Bolts (전면접착형 록볼트의 보강효과에 관한 연구)

  • The axial stress in rock bolt, the shear stress at the bolt-grout interface and the neutral point are analyzed to understand the mechanical behavior of rook bolt. To analyze the support effects of rock bolt in various geological conditions, numerical analyses are performed with regard to bolt spacing and bolt length in several geological conditions and tunnel sizes. Through the numerical analyses, the distributions of maximum tensile stress and shear stress are determined. And the excavation width of underground opening affects the position of the neutral point. In the circular opening supported by pattern bolting, the increase of confining pressure, the reduction of plastic zone, and that of ground displacement are determined by using the radial stress increase ratio, the plastic zone reduction ratio and the displacement reduction ratio respectively. The results of this study can be applied to a practical tunnel design through understanding of the trends of these support effects.

  • The PCT that supports the walls of long span temporary shoring facility is previously manufactured in the way of prestressing, and it which is composed of concrete is improved precast structure to satisfy enough stiffness. The components of PCT are manufactured as a fixed form, and they are close to the inner side of the wall of temporary shoring facility by fixed means in PCT. PCT system as support structure is that the ends of concrete filled segment members are united by the means of connection and also they have connection hole. In this study, PCT has enough bearing power for the long span temporary shoring facility, and also make the term of work reduce due to that the time of curing reduce through the method of precast.

  • 박형초음파모터의 구조는 그림 1(a) 와 같이 크로스형태의 앓은 스테이터에 윗면과 아랫면에 각각 8 개의 압전세라믹이 부착된 형태이다. 압전세라믹의 분극방향은 로터와 접촉하는 스테이터의 A, B, C, D 네 개의 타점에서 순차적인 타원변위가 생성되도록 결정된다. 유한요소해석프로그램인 ATILA 5.2.4를 사용하여 최적설계를 한 결과 폭 3[mm], 길이 18[mm], 두께 1.8[mm], Brass 재질, Mid surface clamp 조건에서 입력전압 18[Vrms] 일 때 0.3[${\mu}m$]의 변위를 보였다. 최적설계된 모델을 제작하였고, 정확한 실험결과를 얻기 위해서 푸쉬풀게이지, x-y스테이지, rpm 메타, 토크게이지를 이용하여 실험테이블을 구성하였다. 그림 1(b) 는 마이크로컨트롤러를 이용한 구동 드라이버를 보여준다. 한 주기에서 1/4분주의 순차적인 네 개의 구형파를 생성하고, 이를 push-pull회로를 동하여 90도의 위상차가 나는 정현파를 생성하여 초음파 모터의 구동전원으로 사용한다. 엔코더와 AD 컨버터를 이용하여 정속도 운전을 위한 피드백 제어가 된다. 제안된 구동드라이버를 이용하여 측정한 결과, 구동 주파수 88.6[kHz], 입력전압 [40Vrms], preload 0.2 [N]에서 130 [rmp] 의 속도와 25 [gfcm] 의 토크특성을 보였다. 압력전압을 증가시킬수록 속도는 선형적인 증가를 보였고, 토크는 이와 반대로 감소하는 특성을 보였다. 피드백 제어회로가 없는 경우에는 preload 변화에 따른 극심한 속도 변화를 보였고, 피드백 제어를 하였을 경우에는 0.2~0.4[N]의 범위에서 정속도 운전이 가능함을 확인하였다. 기존의 주파수발생기와 파워 엠프를 이용한 구동장비와의 특성비교에서도 큰 차이를 보이지 않았으며, 장시간의 운전에도 안정적인 구동이 가능함을 확인하였다.
