비휘발성 SNOSFET 기억소자의 동작특성에 관한 전산모사 (Computer Simulation on Operating Characteristics of Nonvolatile SNOSFET Memory Devices)

  • To analyze Nonvolatile SNOSFET(polySilicon-Nitride-Oxide-Semiconductor Field Effect Transistor) memory device, two dimensional numerical computer simulation program was developed. The equation discretization was performed by the Finite difference method and the solution was derived by the Iteration method. The doping profile of n-channel device which was fabricated by 1Mbit CMOS process was observed. The electrical potential and the carrier concentration distribution to applied bias condition were observed in the inner of a device. As a result of the write and the erase to memory charge quantity, the threshold voltage shift is expected. Therefore, without device fabrication, the operating characteristics of the device was observed under various the processing and the operating condition.

Parameterising a Microplankton Model

  • This paper describes and assesses the parameterisation of MP, the microplankton compartment of the carbon­nitrogen microplankton­detritus model. The compartment is 'the microbial loop in a box' and includes pelagic bacteria and protozoa as well as phytoplankton. The paper presents equations and parameter values for the autotroph and microheterotroph components of the microplankton. Equations and parameter values for the microplankton as a whole are derived on the assumption of a constant 'heterotroph fraction'. The autotroph equations of MP allow variation in the ratios of nutrient elements to carbon, and are largely those of the 'cell­quota, threshold­limitation' algal growth model, which can deal with potential control of growth by several nutrients and light. The heterotroph equations, in contrast, assume a constant elemental composition. Nitrogen is used as the limiting nutrient in most of the model description, and is special in that MP links chlorophyll concentration to the autotroph nitrogen quota.

유압시스템의 입자 침해 침식의 실험적 고찰 (An Experimental Investigation of Particle Impingement Erosion in Hydraulic Systems)

  • This study assesses the wear process of particle impingement erosion which is a major source of erosion among fluid power components. First, Bitter's theory was modified to simplify engineering calculations. Second, actual experiments were conducted to validate the modified equation. And the effect of concentration and size distribution of impinging particles was tested. Little deviation from the prediction of the modified equation was observed. To develop complete analytical approach to the erosion mechanism, further experimental data are required to establish a correlation with other engineering parameters.

다양한 RF Power로 제작한 비정질 IGZO TFTs의 특성 연구 (TFTs characteristics of amorphous IGZO thin film fabricated with different RF Power)

  • RF magnetron sputtering법으로 증착한 비정질 IGZO 박막과 이를 Active layer로 이용한 TFT의 Transfer 특성에 대한 RF Power의 영향에 대해 연구하였다. Carrier concentration은 Sputtering 공정 중에 산소 분압으로 조절하였다. RF Power가 75에서 150W로 증가할수록 IGZO 박막의 Roughness는 12.2에서 $6.5{\AA}$ 감소하였고 Density는 6.0에서 $6.1g/cm^3$로 증가하였다. 또한, 모든 IGZO 박막은 가시광 영역에서 85% 이상의 투과율을 보였고 Optical band gap은 미세하게 감소하였다. RF Power가 증가할수록 a-IGZO TFT의 Threshold voltage는 0.9에서 7V로 증가하였고, Subthreshold slope은 0.3에서 0.8 V/decade로 증가하였다. 하지만 Mobility는 11에서 $19cm^2/V{\cdot}s$로 증가하였다.

  • The capacitance-voltage (C-V) chracteristics of thin nitrided thermal oxides prepared by rapid termal nitridation(RTN) have been studied. The threshold voltages were calculated using C-V measurement and found to vary as the concentration of acceptor and the thickness of oxynitride. When the Si02 films were annealed in NH3 a decrease in the positive oxide charge due to Si-N bond was observed. In the case applied frequency is high and low, the high frequency depletion capacitance was higher than that of low frequency, which is indicative of high frequency surface conduction by mobile surface charge.

  • Almost monodisperse iron oxide nanoparticles with an average particle size ranging from 5 to 43 nm were fabricated using an environmentally friendly starting material, ferrous acetate. The smallest particles were formed in the presence of a reductant, 1,2-dodecanediol, while the particle size increased with increasing concentration of dispersing agents. The dispersants consisted of various combinations of oleic acid, oleylamine, trioctylphosphine, and polyvinylpyrrolidone. The threshold temperature to form crystalline particles was found to be $240^{\circ}C$. The 43 nm nanoparticles exhibited a room temperature saturation magnetization and coercivity of 57 emu/g and 47 Oe, respectively.

토마토식물의 독성물질 확인과 생장억제작용 (Identification and Growth Inhibition of Phytotoxic Substances from Tomato Plant)

  • Phenolic compounds such as gallic acid, ferulic acid, p-hydroxybenzoic acid, vanillic acid, salicylic acid, tannic acid, and hydroquinone were identified from the aqueous extracts and volatile substances of tomato plant by paper chromatography, high performance liquid chromatography and gas chromatography. The seed germination and seedling growth of the experimental species, lettuce and egg plant, were severely inhibited in 5$\times$10-3M of phenolic reagents identical to those identified from tomato plant. Germination and growth rate of test species in 5$\times$10-4M and 5$\times$10-5M were higher than that of 5$\times$10-3M. Therefore, 5$\times$10-3M of phenolic compounds would be assumed to be threshold concentration for allelopathic effects.

  • 본 연구에서는 년 최대 홍수량의 발생에 대한 대안으로 사용하는 PMF 추정에 관한 내용을 중심으로 분석하고자 한다. PMF를 산정하는 매개변수 도달시간(Time of concentration, TC)과 저류상수(Storage constant, K), 유출곡선번호(Runoff curve number, CN), 감수상수(Recession constant, RC), 초기손실(Initial loss, IL), 초기기저유량(Initial base flow, IBF), Threshold(TQ)들 중 CN값을 고정 하였을 때와 고정하지 않았을 때로 나눠 산정된 각각의 PMF와 기 발표된 PMF와 상호비교 분석을 통해 신뢰성 있는 분석방법을 제시하였다.

  • Recently, to utilize conutry effectively, many concrete structures such as Young Jong Do New Airport. SeoHae Bridege are being constructed. Therefore, Corrosion of steel reinforcement of concrete structures become more and more serious, and prediction of service lives of concrete structures considering steel corrosion is needed much more. The methodologies of predicting service life have been studied for various views, but mathematical modelling based on diffusion theory is generally applied. The purpose of this paper is to investigate current mathematical models, and suggest theoretical basis on estimation of service lives of concrete structures in marine environment. Thus, the procedures for selecting variables such as threshold chloride concentration, diffusion coefficient, etc are suggested, and the service lives calculated through these procedures for various diffusion coefficients and cover depths are presented.

Yttrium Doping Effect on Varistor Properties of Zinc-Vanadium-Based Ceramics

  • The influence of yttrium doping on varistor properties of zinc-vanadium-based ceramics was comprehensively investigated. The average grain size varied slightly between 5.2 and $5.5{\mu}m$ as the yttrium content increased; and similarly, the sintered density varied slightly between 5.47 and $5.51g/cm^3$. The threshold field exhibited a maximum value (5387 V/cm) when the yttrium content was 0.1 mol%. The highest nonlinear exponent (67) was obtained when the yttrium content was 0.05 mol%. The donor concentration increased in the range of $(2.46-5.56){\times}10^{17}cm^{-3}$ as the yttrium content increased, and the maximum barrier height was obtained (1.24 eV) when the yttrium content reached 0.05 mol%.
