Effect of Counter-doping Thickness on Double-gate MOSFET Characteristics

  • This paper presents a study of the influence of variation of counter doping thickness on short channel effect in symmetric double-gate (DG) nano MOSFETs. Short channel effects are estimated from the computed values of current-voltage (I-V) characteristics. Two dimensional Quantum transport equations and Poisson equations are used to compute DG MOSFET characteristics. We found that the transconductance ($g_m$) and the drain conductance ($g_d$) increase with an increase in p-type counter-doping thickness ($T_c$). Very high value of transconductance ($g_m=38\;mS/{\mu}m$) is observed at 2.2 nm channel thickness. We have established that the threshold voltage of DG MOSFETs can be tuned by selecting the thickness of counter-doping in such device.

  • Free vibration of symmetric angle-ply layered conical shell frusta of variable thickness is analyzed under shear deformation theory with different boundary conditions by applying collocation with spline approximation. Linear and exponential variation in thickness of layers are assumed in axial direction. Displacements and rotational functions are approximated by Bickley-type splines of order three and obtained a generalized eigenvalue problem. This problem is solved numerically for an eigenfrequency parameter and an associated eigenvector of spline coefficients. The vibration of three and five-layered conical shells, made up of two different type of materials are considered. Parametric studies are made for analysing the frequencies of the shell with respect to the coefficients of thickness variations, length-to-radius ratio, length-to-thickness ratio and ply angles with different combination of the materials. The results are compared with the available data and new results are presented in terms of tables and graphs.

  • The gate oxide thickness is becoming thinner and thinner in order to speed up the semiconductor CMOS devices. We have investigated very thin$ SiO_2$ gate oxide layers and found anomaly between the thickness determined with capacitance measurement and these obtained with cross-sectional high resolution transmission electron microscopy. The thicknesses difference of the two becomes important for the thickness of the oxide below 5nm. We propose that the variation of dielectric constant in thin oxide films cause the anomaly. We modeled the behavior as (equation omitted) and determined $\varepsilon_{bulk}$=3.9 and $\varepsilon_{int}$=-4.0. We predict that optimum $SiO_2$ gate oxide thickness may be $20\AA$ due to negative contribution of the interface dielectric constant. These new results have very important implication for designing the CMOS devices.s.

Effect of Specimen Thickness on Fatigue Crack Growth (피로균열진전에 미치는 시편 두께의 영향)

  • The effect of specimen thickness on fatigue crack growth behavior has been carried out by compact tension specimens of thickness of 3mm, 10mm and 25mm for maraging steel and Al 7075-T6. The closure points were determined during the test by means of a clip-gage situated at the notch mouth. Specimen thickness have no apparent influence on the fatigue crack growth rate of maraging steel, but the crack growth rate of 25mm thickness specimen for Al 7075-T6 is faster than that of 3 and 10mm specimens. The difference of crack growth rates can be successfully explained by considering the different stress state of plane strain and plain stress due to the variation of specimen thickness. Also the crack opening ratio of 25mm specimen is greater than those of 3 and 10mm specimens. When a side groove is introduced in a 10mm specimen, the crack growth rate is approximately similar to that of 25mm specimen. The effective thickness expression of $B_e=B_o-(B_o-B_N)^2B_o$ is the most appropriate to evaluate the crack growth rate of side-grooved specimen. Fatigue crack growth rates can be well described by $\Delta K_{eff}$ of the crack closure points in regardless of all thickness and side-grooved specimens.

  • White Etching Layer(WEL) is a phenomenon that occurs on the surface of rail due to wheel/rail interactions such as excessive braking and acceleration. Rolling Contact Fatigue(RCF) cracks on the surface of rail have been found to be associated with WEL. In this study, we have investigated RCF damages of white etching layer using twin disc testing and fatigue analysis. These tests consist of wheel flat tests and rolling contact fatigue tests. WEL has been simulated by wheel flat test. It has been founded that the WEL with a bright featureless contrast is formed on the surface of specimen by etching. Rolling contact fatigue test was conducted by using flat specimens with the WEL generated by the wheel flat test. It has been observed that two types of cracks occur within the specimen. The contact fatigue test was simulated in 2D elastic-plastic FE simulations. Based on loading cycles obtained from the finite element analysis, the fatigue life analysis according to the thickness variation of WEL was carried out. The longest fatigue life was observed from the thickness of 20um.

  • The high-speed bypass effect on the heat exchanger performance has been investigated numerically. The plate-fin type heat exchanger was modeled using two-dimensional porous approximation for the fin region. Governing equations of mass, momentum, and energy equations for compressible turbulent flow were solved using ideal-gas assumption for the air flow. Various bypass-channel height were considered for Mach numbers ranging 0.25-0.65. Due to the existence of the fin in the bypass channel, the main flow tends to turn into the core region of the channel, which results in the distorted velocity profile downstream of the fin region. The boundary layer thickness, displacement thickness, and the momentum thickness showed the variation of mass flow through the fin region. The mass flow variation along the fin region was also shown for various bypass heights and Mach numbers. The volumetric entropy generation was used to assess the loss mechanism inside the bypass duct and the fin region. Finally, the correlations of the friction factor and the Colburn j-factor are summarized.

  • In warm press forming of magnesium alloy sheet, it is important to control the sheet temperature by heating the sheet in closed die. When forming a commercial AZ31 magnesium alloy sheets which are 0.5mm and 1.0mm thick, respectively, time arriving at target temperature and temperature variation in magnesium alloy sheet have been investigated. The deep drawing process with rectangular shape alone at the first stage and with both circular and rectangular shapes at the second stage was employed. At the first stage, through deep drawing process with rectangular shape alone according to various forming temperature($150{\sim}350^{\circ}C$) and velocity($0.1{\sim}1.0mm/s$), optimum forming condition was obtained. At the second stage, deep drawing process with the circular and rectangular shapes were performed following deep drawn square cups with Limited Drawing Height(LDH) obtained at the first stage. Here, clearance which is defined a gap between the die and the punch including sheet was set to ratio of 20, 40 and 100% to thickness in sheet. Accordingly, temperature, velocities, and clearances suitable for forming were suggested through investigating the thickness variation of the product.

  • A study for the structural strength evaluation of doubler plates subjected to the in-plane combined load and lateral pressure load has been performed through a systematic evaluation process. In order to properly estimate the static strength of doubler plate, elasto-plastic large deflection analysis is introduced including the contact effect between main plate and doubler. The characteristics of stiffness and strength variation are discussed based on the analysis results. Also, in order to compare the doubler structure with the original strength of main plate without doubler, a simple formula for the evaluation of the equivalent flat plate thickness is derived based on the additional series analysis of fiat plate structure. Using this derived equation, the thickness change of a equivalent flat plate is analyzed according to the variation of various design parameters of doubler plate and some design guides are suggested In order to maintain the original strength of main plate without doubler reinforcement. Finally, correlation between derived equivalent plate thickness formula and the developed buckling strength formulas for intact plates by author et al. is discovered and these relations are formulated for the future development of simple strength evaluation formula of doubler plate structure.

  • We studied increasement of efficiency of Organic Light-emitting Diodes depending on thickness variation of LiF, Material of Electron Injection Layer in structure of ITO/Hole Injection Layer (PTFE)/Hole Transportion Later (TPD)/Emitting Layer (Alq3)/Electron Injection Layer (LiF)/Al. TPD and $Alq_3$ is deposited as rate of 1.3~1.5 [${\AA}/s$] in high vacuum ($5{\times}10^{-6}$ [torr]). In result of these studies, we can know maximum efficiency in 0.7 [nm], thickness of LiF. And samples with electron injection material are increased about 5-fold in maximum efficiency in compare with sample without electron injection material.

  • As one of the explosion suppression methods of LPG tank exposed to hot environment by an accident or fire, some material which has large heat capacity and thermal conductivity can be installed inside the LPG tank in order to suppress the temperature increasement of tank wall. In the present study, theoretical model for the horizontally locating cylindrical LPG tank with and without the aluminum explosion suppression material has been developed to predict the characteristics of system. As a parametric study, effects of two major parameters, thickness of material filling and initial vapor volume fraction, on the time variation of wall temperature, temperature and pressure in tank are numerically examined. The results of present study show that the thickness of material filling does not give big differences in the suppression characteristics when the thickness of filling is larger than three inches. In case of material filling, there are marked suppression effects to the increase-ment of wall temperature, average vapor temperature and pressure in tank compared with the case of no filling.
