Various adhesive materials are used in flip chip packaging for electrical interconnection and structural reinforcement. In cases of COF(chip on film) packages, low temperature bonding adhesive is currently needed for the utilization of low thermal resistance substrate films, such as PEN(polyethylene naphthalate) and PET(polyethylene terephthalate). In this study, the effects of anhydride and dihydrazide hardeners on the low-temperature snap cure behavior of epoxy based non-conductive pastes(NCPs) were investigated to reduce flip chip bonding temperature. Dynamic DSC(differential scanning calorimetry) and isothermal DEA(dielectric analysis) results showed that the curing rate of MHHPA(hexahydro-4-methylphthalic anhydride) at $160^{\circ}C$ was faster than that of ADH(adipic dihydrazide) when considering the onset and peak curing temperatures. In a die shear test performed after flip chip bonding, however, ADH-containing formulations indicated faster trends in reaching saturated bond strength values due to the post curing effect. More enhanced HAST(highly accelerated stress test) reliability could be achieved in an assembly having a higher initial bond strength and, thus, MHHPA is considered to be a more effective hardener than ADH for low temperature snap cure NCPs.
고체상 켜쌓기법(solid phase epitaxy)으로$Ge_xSi_{1-x}/Si$(111) 이종접합을 형성하기 위해 Si(111) 기판위에 먼저 Au를 1000A 증착하고 그 위에 Ge을 1000A 증착시켜 a-Ge/Au/Si(111)구조를 형성하고 이를 고진공 조건에서 이단계 열처리 하였다. 열처리 후 Auger 전자분광분석(AES), X-ray 회절(XRD), 고분해 투과전자현미경(HRTEM) 등을 통해 Au와 Ge의 거동과 형성된 $Ge_xSi_{1-x}$막의 특성을 열처리 조건에 따라 분석하였다. a-Ge/Au/Si(111)구조는 열처리에 의해 Au/GeSi/Si(111)의 구조로 변했으며 형성된$Ge_xSi_{1-x}/$((111)층은 Si(111) 기판의 면 방향과 잘 일치하였다. 그러나 $Ge_xSi_{1-x}/Si$((111)층 내부에 적층결함, 전이, 쌍정, planar defect 등이 주로 (111)면 방향으로 형성되어 있음을 알 수 있었다.
비정질합금이 가지고 있는 우수한 기계적 성질과 화학적 특성을 부품소재에 표면개질을 목적으로 고속화염 용사법으로 대면적 코팅층을 형성하였고 내열성이 높은 자융성합금과 초경합금 성분들을 적절히 혼합하여 비정질기지 복합재료를 제조하여 코팅들의 미세조직 관찰과 나노인덴테이션을 이용한 미세표면의 기계적 거동을 분석하였다. 각 코팅층의 미세조직을 관찰한 결과, 단일상 비정질 코팅에는 미용융 입자와 lamellae 영역이 존재하고 자융성합금이 고용된 복합재에는 in-situ $Cr_2Ni_3$ 석출물, 자융성합금과 초경합금성분이 함께 혼합된 코팅층은 석출물과 ex-situ WC 강화입자가 공존하였다. 이들 미세표면의 기계적 거동은 제 2 상이 고용된 비정질 기지 복합재의 코팅층의 기계적 특성이 전체적으로 향상되었다.
Recently, surface modification technology is of importance to improve the wear resistance and the corrosive resistance for high accurate mechanical parts such as LM guide, Ball Screw and Roller Bearing etc., Those has generally featured on rolling contact mechanism to improve not only the wear and the friction, but also the accuracy and the corrosion performances. For surface modifications of high accurate mechanical parts, normally thermal spray, PVD, CVD and E.P. processes have been used with many materials such as DLC, raydent, W, Ni, Ti etc. Diamondlike carbon (DLC) films possess a combination of attractive properties and have been largely employed to modify the tribological behaviors such as friction, wear, corrosion, fretting fatigue, biocompatibility, etc. However, for rolling contact mechanism mechanical parts DLC films are needed to study for commercial benefit. Rolling contact mechanism has features on effects of cyclic motions and stresses, and also not simply sliding motions. The papers focused on the performance test of wear and corrosive resistance according to Me-DLC film thickness. And also, its thickness effect of wear analysis was carried out through the simulation of the maximum shear stress under the rolling contact surface. As the results, Me-DLC films have more potential to improve the wear resistance for high precision mechanical parts than raydent films.
In comparison with ordinary or heavy-weight concrete, light-weight air void concrete has the good aspects in optimizing super tall structure systems for the process of design considering wind load and seismic load by lightening total dead load of buildings and reducing natural resources used. Light-weight air void concrete has excellent properties of heat and sound insulating due to its high amount porosity of air voids. So, it has been used as partition walls and the floor of Ondol which is the traditional Korean floor heating system. Under the condition of which the supply of light-weight aggregates are limited, the development of light-weight concrete using air voids is highly required in the aspects of reduced manufacturing prices and mass production. In this study, we investigated the physical properties and thermal behaviors of specimens that applied different mixing ratios of foaming agent to evaluate the possibility of use in the structural elements. We proposed the estimating equation for compressive strength of each mix having different ratio of foaming agent. We also confirmed that the density of cement matrix is decreased as the mixing amount of foaming agent increase up to 0.6% of foaming agent mixing ratio which was observed by SEM. Based on porosity and compressive strength of control mortar without foaming agent, we built the estimating equations of compressive strength for mortars with foaming agent. The upper limit of use in foaming agent is about 0.6% of the binder amount. Each air void is independent, and size of voids range from 50 to $100{\mu}m$.
새로운 방법에 의하여 제조된 셀룰로오스-NMMO pre-dope를 이용한 셀룰로오스 섬유 및 필름 제조를 위한 압출가공 시 열분해 및 기계적 분해에 따른 셀룰로오스의 분자량 및 알파 셀룰로오스 함량 변화에 대하여 고찰하였다. 고속분쇄에 의해 제조된 pre-dope를 압출기에 통과시켜 용액으로 제조할 때 가공온도, 셀룰로오스의 농도 및 체제시간에 따라 셀룰로오스의 분자량 및 알파 셀룰로오스 함량 변화가 다양하게 나타났다. 셀룰로오스의 분자량과 알파 셀룰로오스 함량은 셀룰로오스의 농도가 낮을수록 온도가 높을수록 감소하였다. 셀룰로오스 농도 15% 및 짧은 체제시간 영역에서 알파 셀룰로오스 함량은 높은 전단으로 인해 온도가 높을수록 가장 큰 변화를 보였다. 다양한 가공조건으로부터 알파 셀룰로오스 함량변화 거동은 분자량 변화와 다른 거동을 보였으며 셀룰로오스 용액 제조를 위한 압출가공조건이 중요 요인임을 알 수 있었다.
하이브리드 로켓 연소에서는 다양한 종류의 저주파수 연소 압력진동이 나타난다. 10Hz 대역의 저주파수 압력진동은 고체연료와 연소가스의 열 관성 차이 때문에 발생하지만 그외의 저주파수 진동은 고체로켓에서 관찰되는 헬름홀츠 및 $L^*$ 모드에 의해 발생하는 것으로 연소실 부피 변화와 밀접한 관련이 있다. 따라서 유동 특성이 고체로켓과 유사한 하이브리드 로켓 연소에서 연소실 부피 변화는 저주파수 특성에 영향을 미치는 중요한 인자이다. 본 연구에서는 연소실과 후연소실의 형상 변화에 따른 연소 압력의 저주파수 특성 변화를 관찰하였다. 특히 주 연소실과 후연소실의 부피 비가 특정한 값이 되면 연소 도중에 10~30Hz 연소 압력 진동의 진폭이 갑자기 증폭되는 연소불안정 현상이 나타났다. 산화제 유량 조절 및 연료 변경에 의한 O/F 비 변화는 연소 압력의 저주파수 증폭과 무관한 것으로 밝혀졌다. 후연소실로 연소가스가 팽창할 때 발생하는 와류 흘림 현상이 저주파수 불안정 현상과 직접적인 관련 있는 것으로 판단되며 이에 관한 연구가 더 필요하다.
본 연구는 두 종류의 수축저감제를 혼입한 변형경화형 시멘트 복합체(SHCC)의 압축, 인장 및 휨 특성을 평가하기 위하여 계획되었으며, 재령과 수축저감제의 종류 및 혼입률을 변수로 진행되었다. SHCC는 설계기준압축강도 50 MPa이며, 섬유는 PVA 섬유를 2.2% 혼입하였다. 배합에 혼입된 수축저감제는 상변이 물질로 수화현상으로 발생되는 열을 흡수 또는 방출하여 급격한 수축 및 팽창을 제어하는 물질이다. 수축저감제의 혼입에 대한 영향은 선변형 길이변화 실험과 압축, 인장 및 휨 성능의 측면에서 평가되었으며, 수축저감제를 혼입할 경우 초기 재령에서의 수축량이 감소되었다. 또한 수축저감제를 혼입함에 따라 균열 분산 성능과 인장 및 휨 성능이 개선되었다.

Copper has been used extensively as an electric wire or as a base material in various types of machineries owing to its good electrical and thermal conductivity and good fabricating property, as well as its good corrosion resistance compared to iron. Furthermore, the copper-nickel alloy has significant corrosion resistance in severely corrosive environments. Although, cupro-nickel alloy shows better corrosion resistance than the brass and bronze series, this alloy also corroded in severely corrosive environments, including aggressive chloride ions, dissolved oxygen, and condition of fast flowing seawater. In this study, and annealing treatment at various annealing temperatures was carried out on the cupro-nickel (Cu-10%Ni) alloy, and the effects of annealing were investigated using electrochemical methods, such as measuring the polarization and impedance behaviors under flowing seawater conditions. The corrosion resistance increased by annealing compared to non heat treatment in the absence of flowing seawater. In particular, the sample annealed at $200^{\circ}C$ exhibited the best corrosion resistance. The impedance in the presence of flowing seawater showed higher values than in the absence of flowing seawater. Furthermore, the highest impedances was observed in the sample annealed at $800^{\circ}C$, irrespective of the present of flowing seawater. Consequently, the corrosion resistance of cupro-nickel (Cu-10%Ni) alloy in a severely corrosive environment can be improved somewhat by annealing.
Adhesive bonding and plastic welding have been widely used to join two plastic materials together. The goal of this paper is to determine a proper joining technology of a pair of flat panel (FP) photobioreactor (PBR) case. The material of the FP PBR case is polycarbonate (PC) plate. Two types of adhesion, including acryl adhesive and two-part epoxy adhesive, as well as two types of plastic welding technology, including ultrasonic welding and thermal welding, are employed for joining of PC plates. In order to influence of the adhesion and welding conditions on the joining characteristics of the PC plates in operational conditions of the FP PBR case, the morphology in the vicinity of the joined region as well as the water and pressure resistance characteristic are investigated. In addition, the variation of the bonding strength of the joined region and deformation behaviors in the vicinity of the joined region according to the adhesion and welding conditions is examined via the lap-shear test. From the results of basic experiments, proper joining technologies are chosen. Using the chosen joining technologies, the FP PBR case are fabricated to perform full-scale durability experiment. The results of the full-scale durability experiment have been shown that the chosen joining technologies can be applicable to fabricate the FP PBR case.
