Various adhesive materials are used in flip chip packaging for electrical interconnection and structural reinforcement. In cases of COF(chip on film) packages, low temperature bonding adhesive is currently needed for the utilization of low thermal resistance substrate films, such as PEN(polyethylene naphthalate) and PET(polyethylene terephthalate). In this study, the effects of anhydride and dihydrazide hardeners on the low-temperature snap cure behavior of epoxy based non-conductive pastes(NCPs) were investigated to reduce flip chip bonding temperature. Dynamic DSC(differential scanning calorimetry) and isothermal DEA(dielectric analysis) results showed that the curing rate of MHHPA(hexahydro-4-methylphthalic anhydride) at $160^{\circ}C$ was faster than that of ADH(adipic dihydrazide) when considering the onset and peak curing temperatures. In a die shear test performed after flip chip bonding, however, ADH-containing formulations indicated faster trends in reaching saturated bond strength values due to the post curing effect. More enhanced HAST(highly accelerated stress test) reliability could be achieved in an assembly having a higher initial bond strength and, thus, MHHPA is considered to be a more effective hardener than ADH for low temperature snap cure NCPs.

In order to Prepare the$Ge_xSi_{1-x}/Si$(111) heterosructure by solid phase epitaxy (SPE), about 1000A of Au and about 1000A Ge were sequentially deposited on the Si(111) substrate. The resulting Ge/Au/Si(111) samples were isochronically annealed in the high vacuum condition. The behaviors of Au and Ge during thermal annealing and the structural Properties of $Ge_xSi_{1-x}$ films were characterized by Auger electron spectroscopy (AES), X-ray diffraction (XRD) and high resolution transmission electron microscopy (TEM). The a-Ge/Au/Si(111) structure was converted to the Au/GeSi/Si(111) structure. Defects such as stacking faults, point defects and dislocations were found at the GeXSil-X(111) interface, but the film was grown epitaxially with the matching face relationship of $Ge_xSi_{1-x}/$(111)/Si(111). Twin crystals were also found in the $Ge_xSi_{1-x}/$(111) matrix.

For surface modification, bulk metallic glass coatings were fabricated using metallic glass powder and a mixture of a self-fluxing alloy or/and hard metal alloys with a heat-resisting property using a high velocity oxy-fuel coating thermal spraying process. Microstructural analyses and mechanical tests were carried out using X-ray diffraction, a scanning electron microscope, an atomic force microscope, a three-dimensional optical profiler, and nanoindenation. As a result, the monolithic metallic glass coating was found to consist of solid particle and lamellae regions that included many pores. Second phase-reinforced composite coatings with a self-fluxing alloy or/and hard metal alloy additives were employed with in-situ $Cr_2Ni_3$ precipitate or/and ex-situ WC particles in an amorphous matrix. The mechanical behaviors of the solid particles and lamella regions showed large hardness and elastic modulus differences. The mechanical properties of the particle regions in the metallic glass composite coatings were superior to those of the lamellae regions in the monolithic metallic glass coatings, but indicated similar trends in matrix region of all the coating layers.

Recently, surface modification technology is of importance to improve the wear resistance and the corrosive resistance for high accurate mechanical parts such as LM guide, Ball Screw and Roller Bearing etc., Those has generally featured on rolling contact mechanism to improve not only the wear and the friction, but also the accuracy and the corrosion performances. For surface modifications of high accurate mechanical parts, normally thermal spray, PVD, CVD and E.P. processes have been used with many materials such as DLC, raydent, W, Ni, Ti etc. Diamondlike carbon (DLC) films possess a combination of attractive properties and have been largely employed to modify the tribological behaviors such as friction, wear, corrosion, fretting fatigue, biocompatibility, etc. However, for rolling contact mechanism mechanical parts DLC films are needed to study for commercial benefit. Rolling contact mechanism has features on effects of cyclic motions and stresses, and also not simply sliding motions. The papers focused on the performance test of wear and corrosive resistance according to Me-DLC film thickness. And also, its thickness effect of wear analysis was carried out through the simulation of the maximum shear stress under the rolling contact surface. As the results, Me-DLC films have more potential to improve the wear resistance for high precision mechanical parts than raydent films.
In comparison with ordinary or heavy-weight concrete, light-weight air void concrete has the good aspects in optimizing super tall structure systems for the process of design considering wind load and seismic load by lightening total dead load of buildings and reducing natural resources used. Light-weight air void concrete has excellent properties of heat and sound insulating due to its high amount porosity of air voids. So, it has been used as partition walls and the floor of Ondol which is the traditional Korean floor heating system. Under the condition of which the supply of light-weight aggregates are limited, the development of light-weight concrete using air voids is highly required in the aspects of reduced manufacturing prices and mass production. In this study, we investigated the physical properties and thermal behaviors of specimens that applied different mixing ratios of foaming agent to evaluate the possibility of use in the structural elements. We proposed the estimating equation for compressive strength of each mix having different ratio of foaming agent. We also confirmed that the density of cement matrix is decreased as the mixing amount of foaming agent increase up to 0.6% of foaming agent mixing ratio which was observed by SEM. Based on porosity and compressive strength of control mortar without foaming agent, we built the estimating equations of compressive strength for mortars with foaming agent. The upper limit of use in foaming agent is about 0.6% of the binder amount. Each air void is independent, and size of voids range from 50 to $100{\mu}m$.
During extruder processing to manufacture cellulose fiber and film using cellulose-NMMO pre-dope produced by a new method, it seems to occur the changes of molecular weight and ${\alpha}$-cellulose content of cellulose upon thermal and mechanical degradation. In an extruder making cellulose solutions from the pre-dope obtained by high-speed mixer, the changes of cellulose molecular weight and ${\alpha}$-cellulose content resulted with the variations of processing temperature, concentration of cellulose, and residence time. The molecular weight and ${\alpha}$-cellulose content of cellulose decreased with decreasing cellulose concentration and increasing processing temperature. At 15% concentration and short residence time region, the change of ${\alpha}$-cellulose content was so high due to high-shear with an increase in temperature. From these processing conditions, the variations of ${\alpha}$-cellulose content and molecular weight showed different behaviors, and these processing conditions for making cellulose solution were found to be important factors.

Hybrid rocket displays many different low frequency pressure oscillations during combustion. Thermal lag between solid and gas phase is the primary mechanism to trigger low frequency pressure oscillations of around 10Hz, and Helmholtz or $L^*$ mode also produces other types of low frequency oscillations above 10 Hz which is associated with the change in combustion volume. Since the flow characteristics in hybrid rocket is very similar to those in solid rocket combustion, it is not surprising to observe similar pressure oscillation behaviors. Experimental test shows that combustion pressure suddenly turns into to a big amplitude oscillation around 10Hz then followed by returning to an original pressure level after a short period combustion. Further investigations show that this instability is independent of the change in O/F ratio at all. One of the possible candidates is the vortex shedding dynamics over the backward step in the post combustion chamber. It is required to investigate the low frequency oscillation mechanism in the future study.
This research investigates the effects of shrinkage reducing agent (SRA) on the mechanical behavior of strain-hardening cement composite (SHCC). SHCC material with specified compressive strength of 50 MPa was mixed and tested in this study. All SHCC mixes reinforced with volume fraction of 2.2% polyvinyl alcohol (PVA) fiber and test variables are type and dosage of shrinkage reducing agents. The shrinkage reducing materials used in this study are phase change material as the thermal stress reducing materials that have the ability to absorb or release the heat. The effect of SRA was examined based on the change in length caused by shrinkage and hardened mechanical properties, specially compressive, tensile and flexural behaviors, of SHCC material. It was noted that SRA reduces change in length caused by shrinkage at early age. SRA can also improve the tensile and flexural strengths and toughness of SHCC material used in this study.

Copper has been used extensively as an electric wire or as a base material in various types of machineries owing to its good electrical and thermal conductivity and good fabricating property, as well as its good corrosion resistance compared to iron. Furthermore, the copper-nickel alloy has significant corrosion resistance in severely corrosive environments. Although, cupro-nickel alloy shows better corrosion resistance than the brass and bronze series, this alloy also corroded in severely corrosive environments, including aggressive chloride ions, dissolved oxygen, and condition of fast flowing seawater. In this study, and annealing treatment at various annealing temperatures was carried out on the cupro-nickel (Cu-10%Ni) alloy, and the effects of annealing were investigated using electrochemical methods, such as measuring the polarization and impedance behaviors under flowing seawater conditions. The corrosion resistance increased by annealing compared to non heat treatment in the absence of flowing seawater. In particular, the sample annealed at $200^{\circ}C$ exhibited the best corrosion resistance. The impedance in the presence of flowing seawater showed higher values than in the absence of flowing seawater. Furthermore, the highest impedances was observed in the sample annealed at $800^{\circ}C$, irrespective of the present of flowing seawater. Consequently, the corrosion resistance of cupro-nickel (Cu-10%Ni) alloy in a severely corrosive environment can be improved somewhat by annealing.

Adhesive bonding and plastic welding have been widely used to join two plastic materials together. The goal of this paper is to determine a proper joining technology of a pair of flat panel (FP) photobioreactor (PBR) case. The material of the FP PBR case is polycarbonate (PC) plate. Two types of adhesion, including acryl adhesive and two-part epoxy adhesive, as well as two types of plastic welding technology, including ultrasonic welding and thermal welding, are employed for joining of PC plates. In order to influence of the adhesion and welding conditions on the joining characteristics of the PC plates in operational conditions of the FP PBR case, the morphology in the vicinity of the joined region as well as the water and pressure resistance characteristic are investigated. In addition, the variation of the bonding strength of the joined region and deformation behaviors in the vicinity of the joined region according to the adhesion and welding conditions is examined via the lap-shear test. From the results of basic experiments, proper joining technologies are chosen. Using the chosen joining technologies, the FP PBR case are fabricated to perform full-scale durability experiment. The results of the full-scale durability experiment have been shown that the chosen joining technologies can be applicable to fabricate the FP PBR case.
