Extraction of Effective Carrier Velocity and Observation of Velocity Overshoot in Sub-40 nm MOSFETs

  • Carrier velocity in the MOSFET channel is the main driving force for improved transistor performance with scaling. We report measurements of the drift velocity of electrons and holes in silicon inversion layers. A technique for extracting effective carrier velocity which is a more accurate extraction method based on the actual inversion charge measurement is used. This method gives more accurate result over the whole range of $V_{ds}$, because it does not assume a linear approximation to obtain the inversion charge and it does not limit the range of applicable $V_{ds}$. For a very short channel length device, the electron velocity overshoot is observed at room temperature in 37 nm MOSFETs while no hole velocity overshoot is observed down to 36 nm. The electron velocity of short channel device was found to be strongly dependent on the longitudinal field.

  • A generally applicable computer simulation program for diffused silicon solar cells has been developed on the basis of the experimental results. The program can be easily used to obtain the spectral response and I-V characteristics for N+P, P+N N+PP+, P+NN+cells by changing various input parameters. The insolated spectra can be taken from AMI and constant intensity and GE - ELH lamp light sources. The options for AR coating are Si3N4 film and materials with constant reflectance including zero reflectance for ideal case. The computer simulation demonstrates successful results compared with the measured values for the short circuit current, open circuit voltage, efficiency, spectral response, quantum efficiency, I-V characteristics, etc. This program was used to optimize doping concentration, cell thickness, light concentration, junction depth, and to obtain the limit values for front surface recornbination velocity, effective carrier life time in the depletion regions and shunt resistance, and also to drive the changing rate in conversion efficiency depending on operation temperature, series resistance and electric field strength in N+P+ bulk regions.

  • PBT thin films were formed by rf-magnetron sputtering on $Pt/Ti/SiO_2/Si$ substrate. Bulk-PZT target containing $5\%$-excess PbO was used. After PZT thin films had been deposited at room temperature, remaining portion of the thin film was formed by in-situ process. The ferroelectric perovskite phase was formed at $650^{\circ}C$. The leakage current property was improved dramatically by 2-step sputtering, and in the sample containing optimum thickness of room temp.-layer very low leakage current of $2{\times}10^{-7}A/cm^2$ was shown. As a result of the investigation on the leakage current mechanism, the electrical conduction mechanism in all PZT thin films formed by several conditions was confirmed as bulk-limited mechanism.

A Study on the Combustion of Blended Fuel Oil in a Diesel Engine for Small-Sized Fishing Boat (소형 어선용 디이젤 기관의 혼합연료유 연소에 관한 연구)

  • In this paper, an investigation of the property of blended fuel oil, combustion characteristics and engine performance was made, in case blended fuel oil(light oil+heavy oil) was used in a home-made precombustion diesel engine for small-sized fishing boat. The results may be summarized as follows: 1. The specific gravity was linearly increased in accordance with the increase in heavy oil ratio in blended fuel oil, and the relationship between viscosity and temperature was coincided with the formula of Walther-ASTM, and the CCAI, the ignition quality index, was increased nearly as a straight line of the gradient 1.0. 2. The ignition delay was slightly increased below 810 of CCAI(blending ratio to be 60% of heavy oil), but remarkably increased above 810 of CCAI. Therefore, it was considered that the practicable value of CCAI, ignition quality of blended fuel oil, was more than 810. 3. The maximum combustion pressure was increased until blending ratio of heavy oil was raised up to 40%. On the contrary, it came to be decreased at that ratio, with smoke emissions remarkably increasing above 60%. Therefore, it was found in this experiment that the best practicable limit of heavy oil blending ratio was around 50% for saving fuel costs with least smoke emissions.

  • Microorganisms such as alga are able to uptake toxic and heavy metal ions. After Cd(Ⅱ) was preconcentrated on the carbon paste electrode constructed by incorporating alga (Anabaena), it was determined with differential pulse anodic stripping voltammetry. A well-defined oxidation peak of Cd(Ⅱ) was obtained at - 0.75 V vs. SCE. We investigated the optimum conditions using the peak, which are the effect of the amount of alga, pH, ionic strength, temperature, and preconcentration time on the preconcentration of Cd(Ⅱ) and that of the reduction time and potential on the reduction of Cd(Ⅱ) preconcentrated. Calibration curve for the determination of Cd(Ⅱ) was linear over the range of $1.0{\times}10^6\;M\;to\;8.0{\times}10^6$\;M (R=0.9978) and the detection limit was $5.0{\times}10^{-7}$\;M. The relative standard deviation was 3.1% (n=6) for $7.0{\times}10^{-6}\;M Cd(Ⅱ). In regeneration of the electrode surface with 0.1 M HCl, the response was reproducible continuously by 10 times.

Simulation Map of Potential Natural Vegetation in the Gayasan National Park using GIS (지리정보시스템을 이용한 가야산국립공원의 잠재자연식생 추정)

  • This study estimated potential natural vegetation in Gayasan National Park through the occurrence probability distribution by using geographic information system (GIS). in Gayasan National Park. Correlation and factor analysis were analyzed to estimate probability distribution. The presence of the Gaya National Park Vegetation survey results showed that 128 communities were distributed. The analyzed relationship between actual vegetation and distribution factors such as elevation, aspect, slope, topographic index, annual mean temperature, warmth index and potential evapotranspiration in Gayasan national park. The probability distribution of potential natural vegetation communities at least 0.3 odds were the advent of Pinus densiflora communities with the highest 55.80%, Quercus mongolica community is 44.05%, 0.09% is Quercus acutissima communities, Quercus variabilis communities are found to be 0.06%. If you want to limit the factors that affect the distribution of vegetation by factors presented in this study, the potential natural vegetation of the Gaya National Park was expected to appear in Quercus mongolica community (43.1%) and Pinus densiflora communities (56.9%).

Past and Present Meteorological Stress in Crop Production and Its Significance (농작물의 기상재해와 대책)

  • The biosphere of the earth is not only about to overpass the limit to meet the food demand of the world but also the stability of its food production has been also jeopardized by the disasters and pests, especially by the unpredictable weather disasters. In addition the agricultural and industrial pollution against biosphere aggravates the unstability of agricultural production and constitutes a threat in securing the food of the world. In Korea the yield level of crops has been greatly enhanced by the improved agrotechnologies and varietal improvement, but the yield variability due to unfavorable weather events and pests remained unchanged with the change in time. Among weather-related disasters the drought and flood damages has occurred most frequently and impacted most greatly on the agricultural production and its stability. During last decade (1970-l980) the rice production experienced the average annual loss of 0.544 million metric ton which was composed of 0.21 million M/T by climatic disaster, 0.21 million M/T by disease and 0.12 million M/T by insects, and the annual loss of upland crop production from climatic disasters amounted to 0.06 million metric tons. Especially in 1980, the global climatic disasters due to cold or hot temperature endangered the agricultural production all over the world and also the rice production of Korea recorded the unprecedented yield reduction of about 30 percent due to cool summer weather. Nowadays, the unusual weather conditions are prevaling throughout the world, and agro-meteologists predict that the unpredictable cool summer and drought will often attack the rice and other crops in 1980's. To meet the coming weather unstability and to secure the stable crop production, multilateral efforts should be rendered. Therefore, the Korea Society of Crop Science, which commemorates the 20th anniversary of its founding, prepared the symposium on Meteological Stress in Crop Production and its Countermeasures to discuss the decrease in agricultural production due to weather-related disasters and to devise the multilateral counter-measures against the unfavorable weather events.

Numerical Study on the Reacting Flow Field abound Rectangular Cross Section Bluff Body (사각 둔각물체 주위의 반응유동장에 대한 수치적 연구)

  • The Numerical simulation was performed on the flow field around the two-dimensional rectangular bluff body in order to simulate an engine nacelle fire and to complement the previous experimental results of the bluff body stabilized flames. Fire Dynamic Simulator (FDS) based on the Direct Numerical Simulation (DNS) was employed to clarify the characteristics of reacting flow around bluff body. The overall reaction was considered and the constant for reaction was determined from flame extinction limits of experimental results. The air used atmosphere and the fuel used methane. For both fuel ejection configurations against an oxidizer stream, the flame stability and flame mode were affected mainly by vortex structure near bluff body. In the coflow configuration, air velocity at the flame extinction limit are increased with fuel velocity, which is comparable to the experiment results. Comparing with the isothermal flow field, the reacting flow produces a weak and small recirculation zone, which is result in the reductions of density and momentum due to temperature increase by reaction in the wake zone.

Consideration of Analysis Method of Asbestos and Existing Condition for Fibrous Materials in Domestic Air (국내 공기 중 섬유상 물질의 존재실태와 석면의 분석방법에 대한 고찰)

  • Dust samples collected from air in metropolitan areas of Busan and Ulsan were analyzed by phase contrast microscopy, phase contrast dispersion microscopy and SEM. Asbestos concentration in dust samples was lower than detection limit. Many fibrous materials were observed in dust samples, but most of them were organic fibers. Inorganic fibers such as rock fiber, ceramic fiber and gypsum were contained in the samples and non-fibrous minerals such as quartz, calcite and feldspar were also occasionally observed. Domestic law requires that asbestos in air dust is mainly analyzed by phase contrast microscopy. From this study, however, precise analysis of asbestos was almost impossible by this method only. As indicated in JIS method of Japan, therefore, count and identification of asbestos were more efficient by dispersion staining method after removing organic materials in samples by low temperature incinerator.
