In this study, in order to develop multilayer ceramic actuator for ultrasonic nozzle and ultrasonic vibrator, PMN-PNN-PZT ceramics were fabricated using $Li_2CO_3$. $Na_2CO_3$ and ZnO as sintering aids. And then, their piezoelectric and dielectric properties according to the amount of ZnO addition were investigated. The addition of ZnO improved density, dielectric constant, electromechanical coupling factor, mechanical quality factor and piezoelectric d constant of PMN-PNN-PZT ceramics due to the increase of sinterability and accepter doping effect. Electromechanical coupling factor and mechanical quality factor of PMN-PNN-PZT ceramics increased with ZnO amount up to 0.4wt% and then decreased. At the sintering temperature of $900^{\circ}C$ and 0.4wt% ZnO addition, density, dielectric constant, electromechanical coupling factor, mechanical quality factor and piezoelectric d constant showed the optimum value of 7.876g/$cm^2$, 1299, 0.612, 1151 and 369pC/N, respectively.
Perovskite Manganese Oxide has been intensively investigated since the discovery of the colossal magnetoresistive(CMR) effect. In this paper, we studied the effect of temperature dependence and various doping dependence of rare earth site ions of La0.7-xPrxCa0.3MnO3 series using Ultraviolet Photoelectron spectroscopy(UPS). They show unusual temperature dependent features and the doped rare earth ions seem to affect the electron-phonon coupling strongly. We found clear evidence of metal-insulator transition from the spectral density at the Fermi level. but the transition temperature is lower than that deduced from transport measurements. Also we found that the spectral features change as time goes on implying that the surface of these materials is somewhat unstable in the vacuum. We can conclude from these results that the surface oxygen atoms correlated to the hopping electrons can escape from the material into the vacuum and that the surface state of these material is different from the bulk state.
The purpose of this double-blind study was to study the standardized ginseng-extract (marketed form, GINSANA), in regard to its efficacy on the reaction time, pulmonary function and general health in subjects of various age-groups. The trial was conducted as a double-blind study in a total of 120 subjectsm allocated to different groups, according to age (30 to 39 and 40 to 60 year age-groups), sex and preparation administered (ginseng/placebo). The study lasted 12 weeks and the dosage was fixed at 2 capsules per day. The rusults regarding reaction time and pulmonary function showed significant differences in favour of the GINSANA group, over the placebo group, in the 40 to 60-year-old men and women. In the self-evaluation (performance, mood, concentration) we observed a clear improvement (p < 0.001) in the subjects treated with GINSANA, with the exception of the men age 30-39 years. The results botained, which are specially related to reaction, pulmonary function, self evaluation and tolerability, have shown that GINSANA, as standardized ginseng extract, has a favourable effect on the psychic and physical functions studied. 3. Performance test in top sportsmen before and after 9 weeks' treatment with GINSANA To what extent can GINSANA influence physical performance? It is precisely we the physicians whose task it is to find drugs which in physiological amounts do not have any special pharmacodynamic effects. We were therefore interested in the preparation, GINSANA which was made available to us, since it contains a qualitatively and quantitatively standardized GINSENG EXTRACT and is not doping agent.
The influence of water molecule on the electrical properties of single-walled carbon nanotube field effect transistors (SWNT-FETs) was reported. Conductance suppression was observed with the increase of the humidity. This can be explained by doping of the SWNT-FETs, which has p-type semiconductor characteristic, with the water molecules acting as an electron donor. However, after 65 % of humidity, conductance of the SWNT-FETs started to increase again, due to the opening of electron channels. Upon annealing at $400^{\circ}C$ in Ar atmosphere, conductance increases more than 500 %, and the threshold voltage shifts toward further positive gate voltages. The results of this experiment support possible application of single-walled carbon nanotubes for humidity sensing material.
P-type thermoelectric material $Si_{0.8}Ge_{0.2}$ was sintered by Hot Press process (HP) and the effect of boron ($0.25{\sim}2$ at%) addition on the thermoelectric properties were reported. To enhance the thermoelectric performances, the $Si_{0.8}Ge_{0.2}$, alloys were fabricated by mechanical alloying (MA) and HP. The carrier of p-type SiGe alloy was controlled by B-doping. The effect of sintering condition and thermoelectric properties were investigated. B-doped SiGe alloys exhibited positive seebeck coefficient. The electrical conductivity and thermal conductivity were increased at the small amount of boron content ($0.25{\sim}0.5$ at%). However, they were decreased over 0.5 at% boron content. As a result, the small addition of boron improved the Z value. The Z value of 0.5 at% B doped $Si_{0.8}Ge_{0.2}$ B alloy was $0.9{\times}10{-4}/K$, the highest value among the prepared alloys.
$SmCoO_3$ system was investigated for their application to themoelectric materials. All specimens showed p-type semiconducting behavior and their electrical conductivity ($\sigma$), Seebeck coefficient (S) and power factor were measured at high temperature. And the effect of dopant ions on their thermoelectrical properties were also investigated. $Fe^{3+}$ ion doped into $Co^{3+}$ site enhanced the Seebeck coefficient and decreased the electrical conductivity simultaneously. The maximum Seebeck coefficient value for 60% doping case reached to 780 ${\mu}V$/K at $240^{\circ}C$. However $Fe^{3+}$ doped system cause an negative effect on power factor value. In case of the pure phase, the maximum Seebeck coefficient value reached to 290 ${\mu}V$/K at $240^{\circ}C$ and the maximum electrical conductivity was obtained 748 1/(ohm$\times$cm) at $960^{\circ}C$. As a result, the maximum power factor was obtained $1.49\times10^{-4}$ W/$mK^2$ at $550^{\circ}C$.
In this work, we pointed out that Sr substitution for Ca leads to modify the magnetic and magnetocaloric properties of $Pr_{0.7}Ca_{0.3-x}Sr_xMnO_3$ compounds. Analyzing temperature dependence of magnetization, M(T), proves that the Curie temperature ($T_C$) increased with increasing Sr content (x); $T_C$ value is found to be 130-260 K for x = 0.0-0.3, respectively. Using the phenomenological model and M(T,H) data measured at several applied magnetic field, the magnetocaloric effect of $Pr_{0.7}Ca_{0.3-x}Sr_xMnO_3$ compounds has been investigated through their temperature and magnetic field dependences of magnetic entropy change ${\Delta}S_m$(T,H) and the change of the specific heat change ${\Delta}C_P$(T,H). Under an applied magnetic field change of 10 kOe, the maximum value of $-{\Delta}S_m$ is found to be about $3J/kg{\cdot}K$, and the maximum and minimum values of ${\Delta}C_P$(T) calculated to be about ${\pm}60J/kg{\cdot}K$ for x = 0.3 sample. Additionally, the critical behaviors of $Pr_{0.7}Ca_{0.3-x}Sr_xMnO_3$ compounds around their $T_C$ have been also analyzed. Results suggested a coexistence of the ferromagnetic short- and long-range interactions in samples. Moreover, Sr-doping favors establishing the short-range interactions.
The new approaches for silicon solar cell of new concept have been actively conducted. Especially, solar cells with wire array structured radial p-n junctions has attracted considerable attention due to the unique advantages of orthogonalizing the direction of light absorption and charge separation while allowing for improved light scattering and trapping. One-dimenstional semiconductor nano/micro structures should be fabricated for radial p-n junction solar cell. Most of silicon wire and/or pillar arrays have been fabricated by vapour-liquid-solid (VLS) growth because of its simple and cheap process. In the case of the VLS method has some weak points, that is, the incorporation of heavy metal catalysts into the growing silicon wire, the high temperature procedure. We have tried new approaches; one is electrochemical etching, the other is noble metal catalytic etching method to overcome those problems. In this talk, the silicon pillar formation will be characterized by investigating the parameters of the electrochemical etching process such as HF concentration ratio of electrolyte, current density, back contact material, temperature of the solution, and large pre-pattern size and pitch. In the noble metal catalytic etching processes, the effect of solution composition and thickness of metal catalyst on the etching rate and morphologies of silicon was investigated. Finally, radial p-n junction wire arrays were fabricated by spin on doping (phosphor), starting from chemical etched p-Si wire arrays. In/Ga eutectic metal was used for contact metal. The energy conversion efficiency of radial p-n junction solar cell is discussed.
본 논문에서는 Trench를 이용하여 기존 C-DMOSFET(Conventional DMOSFET)과 S-DMOSFET(Shielded DMOSFET) 구조보다 더 깊은 영역에 P+ shielding을 형성한 TS-DMOSFET(Trench Shielded DMOSFET) 구조를 제안하였으며 TCAD 시뮬레이션을 통해 C- 및 S-DMOSFET 구조와 전기적 특성을 비교하였다. 제안한 구조는 Source에 Trench를 형성한 후 도핑을 진행하므로 SiC 물질 특성과 관계없이 깊은 영역에 P+ shielding을 형성할 수 있다. 이로 인해 P-base에 인가되는 전압이 감소하여 리치스루 효과가 완화되었다. 그 결과 세 구조 모두 3.3kV의 항복 전압을 가질 때 제안한 구조의 온저항은 9.7mΩ㎠으로 C-DMOSFET과 S-DMOSFET의 온저항인 30.5mΩ㎠, 19.3mΩ㎠ 대비 각각 68%, 54% 개선된 온저항을 갖는다.
GaN 기반 Light emitting diodes(LEDs)의 p-type doping layer는 일반적으로 hole을 발생시키는 acceptor로 Mg이 사용하되고 있다. 보통 Mg이 도핑된 p-type GaN은 >$1\;{\Omega}{\cdot}cm$의 저항이 존재하는데 그 이유는 Mg의 열적 이온화를 위한 activation 에너지가 높아서 상온에서 valence band의 hole concentration는 전체 억셉터 농도의 1%가 되지 않기 ��문이다. 본 논문에서는 높은 hole 농도를 얻기 위해서 metalorganic chemical-vapor deposition (MOCVD)를 장비를 사용하여 사파이어 기판의 misorientation-angle에 따른 p-type a-plane(11-20) GaN 특성을 분석하였다. misorientation-angle은 c축 방향으로 $+0.15^{\circ}$, $-0.15^{\circ}$, $-0.2^{\circ}$, $-0.4^{\circ}$ off된 r-plane(1-102) 사파이어 기판 을 사용하였다. p-type 도핑물질로 bis-magnesium (Cp2Mg) 소스를 사용하였고 성장 과정중 발생하는 hydrogen passivation으로 인한 Mg-H complexes현상을 해결하기위해 conventional furnace annealing (CFA)와 rapid thermal annealing (RTA)를 이용하여 열처리 공정을 진행하였다. 열처리 공정은 Air와 N2 분위기에서 $650^{\circ}C$에서 $900^{\circ}C$ 사이의 다양한 온도에서 수행하였고 Hall 측정을 위해 Ni을 전극 물질로 사용하였다. 상온에서 Accent HL5500IU Hall system을 사용하여 hole concentration, mobility, specific resistance을 측정하였다. 열처리 공정 후 Hall측정 결과 $+0.15^{\circ}$, $-0.15^{\circ}$, $-0.2^{\circ}$, $-0.4^{\circ}$ off된 각 샘플들은 온도, 시간, 분위기에 따라 hole concentration ($7.4{\times}10^{16}cm^{-3}{\sim}6{\times}10^{17}cm^{-3}$), mobility(${\mu}h=\;1.72\;cm^2/V-s\;{\sim}15.2\;cm^2/V-s$), specific resistance(4.971 ohm-cm ~8.924 ohm-cm) 가 변화됨을 확인 할 수 있었다. 또한 광학적 특성을 분석하기 위해 Photoluminescence (PL)을 측정하였다.
