A Study on the Molding Analysis of IC Package in Transfer mold (트랜스퍼 금형에 있어서 IC 폐키지의 성형 유동 해석에 관한 연구)

  • Transfer Molding is currently the most widely used process for encapsulation integrated circuits(;IC). Although the process has been introduced over 20 years ago, generating billions of parts each year, it is far from being optimized. With each new mold, epoxy mold, epoxy mold compound, and lead-frame, lengthy period and expensive qualification runs have to be performed to minimized defects ranging from wire sweep, incomplete fill, and internal voids etc. This studies describes how simulation can be applied to transfer molding to yield acceptable design and processing parameter. The non-isothermal filling of non-newtonian reactive epoxy molding compound(;EMC) in a multi-cavity mold is analyzed. Sensitivity analysis is conducted to investigate the influence of process deviations on the final molded profile. This study trend is carried out by following some heuristic process guidelines.

  • This paper has been researched bondability of electronic devices, such as lead frame and thick film of Ag/Pd on an alumina substrate by different heat sources. To obtain the bonds with high quality, it is very important to control both the thermal distribution of the bonds and it stability, because electronics components is consist of different materials. Therefore, this paper clarifies not only heat mechanism of micro parallel gap resistance bonding method and pulse heat tip bonding method but also investigates selection of heat sources with micro-electronic materials for bonding. Finally, it is realzed fluxless bonding process with filler metal such as plating layers.

A Study of Wire Sweep, Pre-conditioning and Paddle Shift during Encapsulation of Semiconductor Chips (반도체 칩 캡슐화 성형 공정에 있어서 와이어 스윕 및 패들 변형에 관한 연구)

  • In this paper, methods to analyze wire sweep and paddle shift during the semiconductor ship-encapsulation process have been studied. The analysis of wire sweep includes flow-field analysis in a complicated geometry, drag-force calculation for given flow of fluid, and wire-deformation calculation for given loads. The paddle-shift analysis is used to analyze the deformation of the paddle due to the pressure difference in two cavities. the analysis is done using either analytical solutions or numerical simulation. The analytical solution is used for rough but fast calculation of wire sweep. The numerical solution is used for more accurate calculation of wire-sweep. The numerical results of wire sweep show good agreements with the experimental ones.

  • A computer-aided process planning system for rotationally symmetric deep drawing products has been developed. The application for non-axisymmetric components, however, has been reported yet. Therefore, this study investigates process sequence design in deep drawing process and constructs a computer-aided process planning system for non-axisymmetric motor frame products with elliptical shape. The system developed consists of three modules. The first one os a 3-dimensional modeling module to calculate surface area for non-axisymmetric products. The second one is a blank design module that creates an oval-shaped blank with the identical surface area. The third one is a process planning module based on production rules that play the best important roles in an expert system for manufacturing. The production rules are generated and upgraded by interviewing with field engineers. Especially, drawing coefficient, punch and die radii are considered as main design parameters. The constructed system for elliptical deep drawing products would be very useful to reduce lead time and improve accuracy for production.

  • Linear pulse Motor(LPM) are used a field where smooth linear motion is required, and it's position accuracy higher than that of a lead. According to the advantage such as simplicity of mechanical frame, high reliability, precise open_loop operation, low inertia etc LPM is applied largely where it have made motor of this kind more and more attractive in many application areas such as factory automation and high speed positioning. This paper is researched to analyze for thrust force characteristic of hybrid LPM. Both the thrust and normal force are very sensitive to the airgap and tooth pitches of the force and platen. To find the optimal design parameter on the hybrid LPM for the embroidery machine. For the field analysis, the finite element method(FEM) is employed for calculating the force. The reluctance models will be used the magnetic permeance of airgap under static-conditions. The forces between forcer and platen have been calculated using the virtual work mathod.

Application of the compressive-force path concept in the design of reinforced concrete indeterminate structures: A pilot study

  • In the past, physical models have been proposed, in compliance with the concept of the compressive-force path, for the realistic design of various statically determinate structural concrete members. The present work extends these models so as to encompass indeterminate RC structural forms. Pilot tests conducted on continuous beams and fixed-ended portal frames have revealed that designing such members to present-day concepts may lead to brittle types of failure. On the other hand, similar members designed on the basis of the proposed physical models attained very ductile failures. It appears that, unlike current design approaches, the compressive-force path concept is capable of identifying those areas where failure is most likely to be triggered, and ensures better load redistribution, thus improving ductility. The beneficial effect of proper detailing at the point of contraflexure in an indeterminate RC member is to be noted.

  • For a stability design of steel frames, AISC-LRFD specification recommend to use Alignment Chart and story-based methods in order to determine an effective budding length. Recently, elastic buckling analysis, which is the method that calculate the effective length of members using eigenvalue of the overall structure, has been widely used in practical design of steel frames because this method can be performed effectively and automatically by computers. However, it can in some cases lead to unexpectedly large effective length in column having small axial forces. Therefore, this paper propose a method using elastic buckling analysis, which estimate a proper effective buckling length for all members having a small axial force. For verification of proposed method, it is compared with system based approach and stiffness distribution factor method. As a result, proposed method can rationally solve a problem in some case of column having small axial force. Also, adoption range for proposed method is established.

  • There are many different types of surface defects on semiconductor Integrated Chips (IC's) caused by various factors during manufacturing process, such as Scratch, Flash, Resin bleed, and Melting. These defects must be detected and classified by an inspection system for productivity improvement and effective process control. Among defects, in particular, Resin bleed and Melting are the most difficult ones to classify accurately. The brightness value and the shape of Resin bleed and Melting defects are so similar that normally it is difficult to classify the Resin bleed and Melting. In this paper, we propose a segmenting method and a set of features for detecting and classifying the Resin bleed and Melting defects.

  • In real-time video communications, the large fluctuation of bits generated from contiguous frames may lead to the buffer oveflow and the delay of transmitting video data. This paper proposes a method that the bits generated from each frame may be in the range of specified fluctuation. The method uses a scene change detector and ignores the time information of detected frames. The experimental results indicate that our scheme achieves average PSNR gain of 2.0dB over TMN8.

An Overview on Performamce Control and Efficient Design of Lateral Resisting Moment Frames

  • This paper presents a brief overview of the recently developed performance-control method of moment frame design subjected to monotonously increasing lateral loading. The final product of any elastic-plastic analysis is a nonlinear loaddisplacement diagram associated with a progressive failure mechanism, which may or may not be as desirable as expected. Analytically derived failure mechanisms may include such undesirable features as soft story failure, partial failure modes, overcollapse, etc. The problem is compounded if any kind of performance control, e.g., drift optimization, material savings or integrity assessment is also involved. However, there is no reason why the process can not be reversed by first selecting a desirable collapse mechanism, then working backwards to select members that would lead to the desired outcome. This article provides an overview of the newly developed Performance control methodology of design for lateral resisting frameworks with a view towards integrity control and prevention of premature failure due to propagation of plasticity and progressive P-delta effects.
