Optical and Structural Properties of GaN Grown on AlN/Si via Molecular Beam Epitaxy Using Ammonia (암모니아를 이용하여 분자선에피탁시 방법으로 AIN/Si 기판에 성장시킨 GaN의 구조적,광학적 특성)

  • A new approach of using double buffer layers of AlN and GaN for growth of GaN films on Si has been undertaken via molecular beam epitaxy using ammonia. The first buffers layer of AlN was grown using $N_2$plasma and the second of GaN was grown using ammonia. The surface roughness of the grown films was investigated by atomic force microscope and was compared with the normally grown films on sapphire. Double crystal x-ray rocking curve and low temperature photoluminescence techniques were employed for structural and optical properties examination. Donor bound exciton peak at 3.481 eV with full width half maximum of 41 meV was observed at 13K.

  • Neutron induced prompt gamma-ray spectroscopy(NIPS) system measures the prompt gamma-ray emitting by the interaction of a neutron with various materials. This system will be of great benefit to scientists worldwide, since it provides the non-destructive measurement of many element in either solid or liquid wastes. In this study, the full-energy-peak (FEP) efficiency calibration for a HPGe detector was constructed in the ${\gamma}$-ray energy range from 80 keV to 8 MeV, using $^{l33}$Ba and >TEX>$^{152}Eu$ RI sources and $ ^{35}Cl(n, ${\gamma}$)^{36}Cl$ thermal neutron captured reaction. The FEP efficiency curve for the higher energies using the $^{35}Cl(n, ${\gamma}$)^{36}Cl$ reaction was normalized with the curve obtained from the RI sources, since the accurate activity of its prompt ${\gamma}$-ray is unknown. The average thermal neutron flux was theoretically calculated using the FEP efficiency curve for the KCl standard solutions. The NIPS system equipped with a ${\gamma}$-${\gamma}$ coincidence setup with two n-type coaxial HPGe detectors was considered in order to reduce the interfering ${\gamma}$-ray background. The FEP efficiency curve for the ${\gamma}$-${\gamma}$ coincidence system was also obtained for full energy range. The performance of the normal and coincidence NIPS system was tested by comparing signal-to-noise ratio in each mode using the reference sample.e.

  • In this study, the probabilistic fatigue life model for Ni-base alloys was developed based on the Weibull distribution using statistical analysis of fatigue data reported in NUREG/CR-6909 and the new fatigue data of Alloy 52M/152 and 82/182. The developed Weibull model can consider right-censored data (i.e., non-failed data) and quantify the improved safety (or reliability) based on the level of failure probability. The overall margin in the current fatigue design limit model (ASME design curve + NUREG/CR-6909 Fen model) is similar to that of the Weibull model with a cumulative failure probability of approximately 2.5%. The margin in the current fatigue design limit model demonstrated inconsistencies for the Ni-base alloy weld data, whereas the Weibull model showed a consistent margin. Therefore, the Weibull model can systematically mitigate the excessive safety margin.

  • The effect of additive composition, using AlN and $Er_{2}O_{3}$ as sintering additives, on the mechanical properties of liquid-phase-sintered, and subsequently annealed SiC ceramics was investigated. The microstructures developed were quantitatively analyzed by image analysis. The average thickness of SiC grains increased with increasing the $Er_{2}O_{3}/(AlN + Er_{2}O_{3})$ ratio in the additives whereas the aspect ratio decreased with increasing the ratio. The mechanical properties versus $Er_{2}O_{3}/(AlN + Er_{2}O_{3})$ ratio curve had a maximum; i.e., there was a small composition range at which optimum mechanical properties were realized. The best results were obtained when the ratio ranged from 0.4 to 0.6. The flexural strength and fracture toughness of the SiC ceramics were $550\~650\;MPa$ and $5.5\~6.5$ MPa${\cdot}m^{1/2}$, respectively.

Since we identify the field of modular functions for Γ$_1$(8) with the function field K(X$_1$(8)) of the modular curve X$_1$(8) = Γ$_1$(8)\h(sup)* (h(sup)* the extended plane of h) with genus 0, we can express it as a rational function of j(sub) 1,8 over C which is a field generator of K(X$_1$(8)) and defined by j(sub)1,8(z) = $\theta$$_3$(2z)/$\theta$$_3$(4z).   • Experimentally it is well known that the magnetic properties significantly deteriorate when nanocomposite bonded magnet are made from nanocomposite ribbon. A decrease in maximum energy product of F $e_3$B+N $d_2$F $e_{14}$B nanocomposite from 14 MGOe in nanocomposite ribbon to 6.5 MGOe in powder compact was fecund to be general. Thus, the present study is focused on finding out the root of exchange decoupling of N $d_4$F $e_{73.5}$ $Co_3$H $f_{0.5}$G $a_{0.5}$ $B_{18.5}$ nanocomposite powder compacts. The exchange decoupling behavior of the powder compact of F $e_3$B+N $d_2$F $e_{14}$B composition was studied by measuring DC demagnetization and isothermal remanent demagnetization curves, which are essential for plotting produced $\delta$M curve. From the $\delta$M plot the deterioration in the magnetic properties resulted from the fact that the magnetostatic interaction became dominant rather thanthe exchange interaction in powder compact. It is concluded that the demagnetization behavior governed by the dominant magnetostatic interaction reduced the remanence magnetization, which caused the reduction of maximum energy Product of the powder compact. We also found that the elimination of residual stress which is unavoidably accumulated during grinding process enhanced the magnetic properties considerably.bly.bly.

  • An improved technique based upon an electron beam evaporation system has been developed to prepare cubic thin films In crystalline semiconductors. Zinc blonde CdSe epilayers were grown on GaAs(100) substrate by an e-beam evaporation method. The lattice parameter obtained from (400) reflection is $6.077\AA$, which is in excellent agreement with the value reported in the literature for zinc blonde CdSe. The orientation of the as-grown CdSe epilayer is determined by electron channeling patterns. The crystallinity of epitaxial CdSe layers were investigated on the double crystal X-ray rocking curve. The carrier concentration and mobility of epilayers deduced by Hall effect measurement are about $10^{18}{\textrm}{cm}^{-3}$, $10^2\textrm{cm}^2/V{\cdot}sec$ at room temperature, respectively. The photocurrent spectrum peak of the epilayer at 30 K exhibits a sharp change at 1.746 eV due to the free exciton of cubic CdSe.

  • The growth of the purple sea urchin, Anthocidaris crassispina, has been investigated using reproduction plates as a chararter of the age determination. The samples were collected on the coast of Daepo, in the southern part of Cheju Island from August, 1995 to July, 1996. Monthly growth of test diameter mainly occurred from December to March. The obvious growth, however, were not observed between April and June which seemed to be the resting period. This resting period well corresponded to the time of annual ring formation which was estimated from the analysis of the marginal growth rate. The growth curve fitted well with Bertalanffy equation: $$L_t=46.65 (1-e^{-0.283(t+9.210)}),\;W_t=44.90 (1-e^{-0.283(t+9.210)})^3$$

  • We sputtered $TiN_x$ (titanium nitride) thin films on silicon substrates using ultra high vacuum RF magnetron sputtering method, and measured spectra of ellipsometry angles ${\Delta}$ and ${\Psi}$ in the photon-energy range of 1.5-5.0 eV using a variable angle spectroscopic ellipsometer. The optical constants, refractive index and extinction coefficient of the $TiN_x$ films were determined via the dispersion parameters extracted from the curve-fitting process based on Drude+Lorentz oscillator dispersion function. The reliability of determined optical constants were verified through the comparison of between simulated reflectance and reflectance spectra measured using a spectrophotometer.

  • Fatigue tests by axial loading (R=0.1) were carried out to investigate fatigue crack growth properties of small surface cracks in mild steel at room temperature, 250.deg. C and 400.deg. C, by using flat specimens with a small artificial pit. All the data of the fatigue crack growth rate obtained in the present tests are determined as a function of the stress intensity factor range, so that the applicability of liner fracture mechanics to the fatigue crack growth of surface cracks at elevated temperatures is investigated and discussed in comparison with the data of type 304 stainless steel at room temperature and elevated temperature. The obtained results are as follows: 1) Relations of both surface fatigue crack length and its depth to cycle ratio fall within a narrow scatter band in spite of different stress levels. 2) The .DELTA. .sigma. .root. .pi. a-da/dN relation of surface fatigue crack growth at room temperature is independent of the stress level and can be plotted as a straight line at log-log diagram, but the relation at 400.deg. C depends partly on the stress level. 3) Relations of the fatigue crack growth into depth d(2b)/dN and is stress intensity factor range .DELTA. $K_{I}$, accounted for the aspect ratio variation, fall within a narrow scatter band for wide range of the applied stress levels. And .DELTA. $K_{I}$E-d(2b)/dN relations of mild steel at different stress level coincide relatively well with the data of type 304 stainless steel. 4) The value of aspect ratio obtained by a beach mark method and a temper coloring method approaches about 0.9 in common with crack growth and it is independent of stress level and temperatures. 5) The equi-crack length curve is parallel to S-N$_{f}$ curve at elevated temperatures.s.s.s.
