SF_6 가스의 전자에너지 분포함수에 관한 연구 (A Study on the electron energy diffusion function of the sulphur hexaflouride)

  • The electron energy distributions function were analysed in sulphur hexaflouride at E/N : 500~800(Td) for a case of non-equilibrium region in the mean electron energy. This paper describes the electron transport characteristics in $SF_6$ gas calculated for range of E/N values from 150~800(Td) by the Monte Carlo simulation and Boltzmann equation method using a set of electron collision cross sections determined by the authors and the values of electron swarm parameters. The results gained that the value of ane1ctron swarm parameter such as the e1ectron drift velocity, the electron ionization or attachment coefficients, longitudinal and transverse diffusion coefficients agree with the experimental and theoretical for a range of E/N.   • 다결정 실리콘 박막 트랜지스터를 이용한 회로의 성능 향상을 위하여 새로운 구조의 4-terminal buried channel poly-Si TFT(BCTFT)를 설계하고 제작하였다. BCTFT는 moderate 도핑이 된 buried channel을 이용하므로 기존의 다결정 실리콘 TFT보다 ON-전류와 전계 효과 이동도가 n-형과 p-형 소자 각각 5배와 10배 향상되었다. BCTFT는 moderate 도핑된 buried 채널과 counter 도핑된 body 사이의 junction 공핍에 의하여 캐리어의 이동이 억제 되므로 OFF-전류가 증가하지 않았다.

트렌치 콜렉터를 가지는 새로운 TIGBT 에 관한 연구 (A Study on the Novel TIGBT with Trench Collector)

  • Various power semiconductor devices have been developed and evolved since 1950s. Among them, IGBT is the most developed power semiconductor device which has high breakdown voltage, high current conduction and suitable switching speed which perform trade-offs between each other. In other words, there are trade-offs between a breakdown voltage and on-state voltage drop, and between on-state voltage drop and turn-off time. In this paper, the new structure is proposed to improve a trade-off between a breakdown voltage and on-state voltage drop. The proposed structure has a trench collector and this trench collector induces an accumulation layer at the bottom of an n-drift region during off-state. And this accumulation layer prevents expansion of depletion layer so that trapezoidal electric field distribution is performed in the n-drift region. As a result of this, breakdown voltage is increased without increasing on-state voltage drop. The electrical characteristics of the proposed IGBT is analyzed and optimized by using representative device simulator, TSUPREM4 and MEDICI. After optimization, the electrical characteristics of the proposed IGBT is compared with NPT IGBT which have the same device thickness. As a result of this, it can be confirmed that the proposed structure increases the breakdown voltage of 800 V than that of the conventional NPT IGBT without increasing the on-state voltage drop.

사항 중인 대형유조선 모형 주위의 선미 유동장에 관한 실험적 연구 (An Experimental Study on Stern Flow around a VLCC model with Drift Angles)

  • 최근에 선형의 유체성능 평가에 활용되기 시작한 CFD 계산결과의 검증을 위해서는 잘 정리된 선체 주위의 국부유동 계측자료의 확보가 필수적이다. 그동안 국내에서 저항성능 평가를 위한 검증자료의 확보를 위해 모형선이 직진하는 경우에 대한 유동 계측이 몇 차례 수행되었다. 본 논문에서는 VLCC 모형의 사항 중 발생하는 여러 개의 분리된 보오텍스 등 매우 복잡한 선미 유동장을 계측함으로써 조종성 계수 추정을 위한 수치계산 결과의 검증 자료를 확보하고자 하였다. 선체가 표류각 $0^{\circ},\;5^{\circ}$$10^{\circ}$를 가지고 진행할 때, St. 2와 A.P. 위치에서 좌현 및 우현의 속도장을 각각 계측하였으며, 표류각이 큰 경우에는 각각 발생 위치가 다른 네 개의 보오텍스가 선미에 나타나는 것을 확인할 수 있었다.

Reset-first Resistance Switching Mechanism of HfO2 Films Based on Redox Reaction with Oxygen Drift-Diffusion

  • Reset-first resistive switching mechanism based on reduction reaction in HfO2-x with oxygen drift-diffusion was studied. we first report that the indirect evidence of local filamentary conductive path formation in bulk HfO2 film with local TiOx region at Ti top electrode formed during forming process and presence of anion-migration at interface between electrode and HfO2 during resistive switching through high resolution transmission electron microscopy (HRTEM), electron disperse x-ray (EDX), and electron energy loss spectroscopy (EELS) mapping. Based on forming process mechanism, we expected that redox reaction from Ti/HfO2 to TiOx/HfO2-x was responsible for an increase of initial current with increasing the post-annealing process. First-reset resistive switching in above $350^{\circ}C$ annealed Ti/HfO2 film was exhibited and the redox phenomenon from Ti/HfO2 to TiOx/HfO2-x was observed with high angle annular dark field (HAADF) - scanning transmission electron microscopy (STEM), EDX and x-ray photoelectron spectroscopy. Therefore, we demonstrated that the migration of oxygen ions at interface region under external electrical bias contributed to bipolar resistive switching behavior.

Low Frequency Roll Motion of a Semi-Submersible Moored in Irregular Waves

  • A semi-submersible drilling rig is regarded as one of the typical offshore structures operated in the field with moderate environments such as the Gulf of Mexico, Brazil, and West Africa. Its typical roll and pitch natural periods are around 30 seconds, which avoids prevailing regions of the wave energy spectrum, and their responses in waves are quite acceptable for common operation conditions. But large roll and pitch motions can be induced by wave difference frequency energy spectrum if the metacentric heights of a semi-submersible decrease to small values in some loading conditions, and it is because the roll and pitch natural periods increase and approach to the region where the spectral density of the low frequency wave drift moment has significant value. This paper describes the low frequency roll motion of a semi-submersible that are excited by the wave 2nd order difference frequency energy by a series of model experiments. From the model tests with several different initial metacentric heights (GM), it was observed that a semi-submersible can experience large roll motion due to the wave group spectrum.

신뢰성 개선된 IGBT 소자 신구조 (Advanced IGBT structure for improved reliability)

  • 본 논문에서 개발된 IGBT 구조는 DC 송배전을 위한 고전력 스위치 반도체로서 사용되며, 빠른 스위칭 속도 및 개선된 항복전압 특성을 확보하여, 향후 신재생 장거리 DC 송전을 위한 중요한 전자 소자로서 이용될 것이 기대되고 있다. 새로운 타입의 차세대 전력 반도체로서, 스위칭 속도를 향상시키면서 동시에 항복 전압의 특성을 개선시켜, 전력 손실 특성을 줄이도록 설계되었고, 높은 전류 밀도의 장점을 동시에 획득 가능하다. 이러한 개선된 특성은 Planar IGBT의 N-drift 영역에 $SiO_2$를 추가로 도입함으로서 얻어지며, Sentaurus TCAD 시뮬레이션 툴을 사용하여, 비교 분석하였다.

  • A total of 24 surface sediment samples collected from coastal region and fronting of sea cliff on Cape Cod In southeastern Massachusetts, were analyzed to Investigate the sediment transport mechanism. According to the result of grainsize analysis, the overall trend of g.k size decreases from the north(Wood End Beach) to the south(Nauset Light Beachy. The coarser materials tend to be deposited at the foreshore than at the backshore. Especially gavel content(%) Is very high in northern beaches. The lavel fraction tended to concentrate at the toe of the beach. In addition to gravel. the beach and nearshore bar also tended to be deposite of very coarse sand and the Inner fraction accumulate in the offshore bar, Grainsize analyses of sediment Indicates that the coarsest sands Including gravel accumulate In the beach and nearshore bar, the finer fraction winnowed out by wave action to be deposited In the offshore bar. The beach and nearshore bar sands and gavel are subsequently transported laterally by the wave-driven longshore drift, and finally they come to rest in the distal end of Provincetown Hook. The faller offshore sands are trnasported laterally to the south by net southward-directed longshore current.

CF4 기체에서의 전리와 부착계수 (Ionization and Attachment Coefficients in CF4)

  • In this paper, the electron transport characteristics in $CF_4$ has been analysed over the E/N range 1~300[Td] by a two-term approximation Boltzmann equation method and by a Monte Carlo simulation. The motion has been calculated to give swarm parameters for the electron drift velocity, longitudinal diffusion coefficient, the ratio of the diffusion coefficient to the mobility, electron ionization and attachment coefficients, effective ionization coefficient, mean energy, collision frequency and the electron energy distribution function. The electron energy distribution function has been analysed in $CF_4$ at E/N=5, 10, 100, 200 and 300[Td] for a case of the equilibrium region in the mean electron energy and respective set of electron collision cross sections. The results of Boltzmann equation and Monte Carlo simulation have been compared with experimental data by Y. Nakamura and M. Hayashi. The swarm parameter from the swarm study are expected to serve as a critical test of current theories of low energy electron scattering by atoms and molecules, in particular, as well as crucial information for quantitative simulations of weakly ionized plasmas.

Earthquake resistance of structural walls confined by conventional tie hoops and steel fiber reinforced concrete

  • In the present study, the seismic performance of structural walls with boundary elements confined by conventional tie hoops and steel fiber concrete (SFC) was investigated. Cyclic lateral loading tests on four wall specimens under constant axial load were performed. The primary test parameters considered were the spacing of boundary element transverse reinforcement and the use of steel fiber concrete. Test results showed that the wall specimen with boundary elements complying with ACI 318-11 21.9.6 failed at a high drift ratio of 4.5% due to concrete crushing and re-bar buckling. For the specimens where SFC was selectively used in the plastic hinge region, the spalling and crushing of concrete were substantially alleviated. However, sliding shear failure occurred at the interface of SFC and plain concrete at a moderate drift ratio of 3.0% as tensile plastic strains of longitudinal bars were accumulated during cyclic loading. The behaviors of wall specimens were examined through nonlinear section analysis adopting the stress-strain relationships of confined concrete and SFC.
