Effects of Rapid Thermal Annealing Temperature on Performances of Nanoscale FinFETs

  • In the present work three dimensional process and device simulations were employed to study the performance variations with RTA. It is observed that with the increase in RTA temperature, the arsenic dopants from the source /drain region diffuse laterally under the spacer region and simultaneously acceptors (Boron) are redistributed from the central axis region of the fin towards the Si/SiO2 interface. As a consequence both drive current and peak cut-off frequency of an n-FinFET are observed to improve with RTA temperatures. Volume inversion and hence the flow of carries through the central axis region of the fin due to reduced scattering was found behind the performance improvements with increasing RTA temperature.

Numerical analysis to determine fire suppression time for multiple water mist nozzles in a large fire test compartment

  • In this study, a numerical sensitivity analysis was performed to determine the fire suppression time for a large number of water mist nozzles in a large fire compartment. Fire simulations were performed using FDS (Fire dynamics simulator) 6.5.2 under the same condition as the test scenario 5 of the International Maritime Organization (IMO) 1165 test protocol. The sensitivities of input parameters including cell size, extinguishing coefficient (EC), droplets per second (DPS), and peak heat release rate (HRR) of fuel were investigated in terms of the normalized HRR and temperature distribution in the compartment. A new method of determining the fire suppression time using FDS simulation was developed, based on the concept of the cut-off time by cut-off value (COV) of the heat release rate per unit volume (HRRPUV) and the cooling time by the HRR cooling time criteria value (CTCV). In addition, a method was developed to determine the average EC value for the simulation input, using the cooling time and cut-off time.

  • We have demonstrated a highly sensitive temperature sensor using an etched single mode fiber with a thermally expanded core region. Large core size of thermally expanded core facilitates access to evanescent wave by the wet etching. The etched region was surrounded by a low dispersive external medium with high thermo-optic coefficient. Due to the large difference between the dispersion property of the fiber and that of the external medium, the device reveals a cut-off properties at spectral region. The cut-off wavelength was shifted by the variations of the environmental temperatures because of thermo-optic effect of the external medium. The sensitivity of the fabricated device was found to be $45nm/^{\circ}C$.

  • To meet stringent LEV and ULEV emission standards, a considerable amount of development work was necessary to ensure suitable efficiency and durability of catalyst systems. The main challenge is to cut off the engine cold-start emissions. It is known that up to 80% of the total hydrocarbons(THC) are exhausted within the first five minutes in case of US FTP 75 cycle. Close-Coupled Catalyst(CCC) provides fast light-off temperature by utilizing the energy in the exhaust gas. However, if some malfunction occurred at engine operation and the catalyst temperature exceeds 1050$\^{C}$, the catalytic converter is deactivated and shows the poor conversion efficiency. This paper presents effEcts of engine operating conditions on catalytic converter temperature in a SI engine, which are the indications of catalytic deactivation. Exhaust gas temperature and catalyst temperature were measured as a function of air/fuel ratio, ignition timing and misfire rates. Additionally, light-off time was measured to investigate the effect of operating conditions. It was found that ignition retard and misfire can result in the deactivation of the catalytic converter, which eventually leads the drastic thermal aging of the converter. Significant reduction in light-off time can be achieved with proper control of ignition retard and misfire, which can reduce cold-start HC emissions as well.

수확 전 단수처리가 치콘 저장성에 미치는 영향 (Effect of Nutrient Supply Cut-off Periods Before Harvest on Storability of Chicon)

  • 본 연구는 수확 전 단수처리가 치콘 저장성에 미치는 영향을 알아보고자 실시하였다. 단수처리 후 수확한 치콘은 단수처리 없이 수확한 치콘에 비해 처리시간별로 건물함량의 차이를 보임에 따라 예건효과가 있을 것으로 보여 실험에 임하였다. 단수처리는 치콘의 수확후 호흡률과 에틸렌 발생률에도 영향을 주었는데, 호흡률과 에틸렌 발생률은 각각 12시간과 6시간 처리에서 가장 높은 수준을 보였고, 이보다 처리시간이 길어지면 감소하는 경향을 보였다. 저장 중 생체중 변화를 조사 해 본 결과 6시간 단수처리의 경우 다른 단수처리들에 비해 변화율이 적게 나타났다. 그리고 포장재내의 대기조성 변화를 보았을 때 저장기간이 길어짐에 따라 포장내 산소농도와 이산화탄소 농도는 6시간 단수처리 시 약간의 예건효과를 보이는 듯 보였으나 통계적 유의성은 없는 것으로 판단되었다. 포장내 에틸렌농도는 저장 4일째에 전체적으로 단수처리하지 않은 대조구에 비해 에틸렌 농도가 높게 나타났으나 저장기간이 길어짐에 따라 저장 16일차에는 대조구에 비해 농도가 낮게 나타났으나 통계적 유의성은 없었다. 전체 외관품질을 보았을 때는 단수처리 3시간, 6시간, 24시간 순으로 좋은 평가를 받았으며, 절단면 갈변정도를 보았을 때는 단수처리 6시간이 가장 갈변의 정도가 심하지 않았다. 이상의 결과로 보아 치콘 생산시 수확 전 6시간부터 양액 공급을 중지시키는 단수처리를 할 경우 예건 효과를 가져옴으로써, 치콘의 저장기간 중 수분 손실량을 줄여주고 절단부 갈변 억제 효과를 가져와 저장기간동안 외관상 품질을 유지해줄 수 있을 것으로 생각되어진다.

LTE-Advanced 표준을 지원하는 CMOS Active-RC 멀티채널 Low-Pass Filter (A CMOS Active-RC channel selection Low-Pass Filter for LTE-Advanced system)

  • 본 논문은 LTE-Advanced 시스템을 위한 멀티채널을 선택할 수 있는 저역통과 필터를 제안한다. 제안하는 저역통과 필터는 5 MHz, 10 MHz, 그리고 40 MHz의 3가지 모드의 차단주파수를 제공하며 Active-RC 5차 Chebyshev 구조로 설계되었다. 저전력을 확보하면서 40 MHz의 높은 차단 주파수를 확보하기 위해서 부성 저항을 가지는 PMOS Cross-Connection Load를 사용한 연산증폭기를 필터에 적용하였다. 더불어 공정, 전압, 그리고 온도에 의한 각각의 차단주파수 변화에 대응할 수 있도록 각각 3-bit 제어 가능한 튜닝회로를 추가하였다. 제안하는 필터는 0.13-${\mu}m$ CMOS 공정을 사용하여 설계하였으며 1.2 V 전압에서 총 20.9 mW 전력을 소모한다.

  • In this paper, a method to implement new Quasi-SOI LDMOSFET is introduced and the electrical characteristics of the device are studied. Key process steps of the device are explained briefly. By performing process and device simulations, electrical characteristics of the device are investigated, with emphasis on the optimization of the tilt angle of p$\^$0/ channel region. The electrical properties of the Quasi-SOI device are compared with those of bulk and SOI devices with the same process parameters. Simulated device characteristics are threshold voltage, off-state leakage current, subthreshold swing, DIBL, output resistance, lattice temperature, I$\_$D/-V$\_$Ds/, and cut-off frequency.

수정 Eshelby등가 개재물 방법을 이용한 단섬유 금속 복합재료의 열적잔류응력의 해석에 관한 연구

  • An elastic model is developed to predict the average thermal residual stresses in the matrix and fiber of a misoriented short fiber composite. The thermal residual stresses are induced by the mismatch in the coefficient of the thermal expansion of the matrix and fiber when the composite is subjected to a uniform temperature change. The model considers two special cases of fiber misorientation ; two-dimensional in-plane and three-dimensional axisymmetric. The analytical formulation of the model is based on Eshelby's equivalent inclusion method and is nuque in that it is able to account for interactions among fibers. The model is more general than past models and it is able to treat prior analyses of the simpler composite systems as extram cases. The present model is to investigate the effects of fiber volume fraction, distribution type, distribution cut-off angle, and aspect ratio on thermal residual stress for both in-plane and axisymmetric fiber misorientation. Fiber volum fraction, aspect ratio, and disturbution cut-off angle are shown to have more significant effects on the magnitude of the thermal residual stress than fiber distrubution type for both in-plane and axisymmetric misorientation.

  • Using sensors to detect current or voltage of motors is disadvantaged because motor is exposed to vibration, impacts, corrosion, high temperature and humidity in the machinery structure like HEV. In the case of IPMSM, position information is included not only in the flux or EMF term but also in the rotator inductance because of its saliency. To solve this problem, a new mathematical model of IPMSMs on fixed frame is proposed and an extended EMF includiing rotating position information is defined to estimate extended EMF. A strong low-pass filter through the variable cut-off frequency using velocity function was proposed. This makes it is possible to estimate extended EMF by least order disturbance observer. The proposed method was proved through the experiment.

Cutoff Probe를 이용한 자화유도결합 플라즈마의 특성 연구 (A Study on Magnetized Inductively Coupled Plasma Using Cutoff Probe)

  • Electromagnetic wave simulation was performed to predict characteristics of manufactured cutoff probe at low temperature magnetized plasma medium. Microwave cutoff probe is designed for research the properties of magnetized inductively coupled plasma. It was shown that the cutoff probe method can safely be used for weakly magnetized high density plasma sources. Cutoff probe system with two port network analyzer has been prepared and applied to measure electron density distributions in large area, 13.56MHz driven weakly magnetized inductively coupled plasma source. The results shown that, the plasma frequency confirmed cut-off characteristics in low temperature plasma. Especially, cut-off characteristics was found at upper hybrid resonance frequency in the environment of the magnetic field. In case of a induced weak magnetic field in inductively coupled plasma, plasma density estimated from the cutoff frequency in the same way at unmagnetized plasma due to nearly same plasma frequency and upper hybrid resonance frequency. The plasma density is increased and uniformity is improved by applying a induced weak magnetic field in inductively coupled plasma.
