Diffusion barrier properties of MOCVD TiN thin film for AI planarization technology (AI planarization 기술에서 MOCVD TiN 박막의 barrier 특성)

  • AI planarization 공정을 위한 barrier로서 CVD 및 PVD 방법에 의해 증착된 TiN 박막의 특성에 대하여 연구하였다. CVD TiN은 TDMAT source를 사용한 MOCVD방법으로 증착하였으며, PVD TiN은 1:1 aspect ratio(A/R)를 갖는 collimator를 사용한 reactive wputtering법으로 증착하였다. AES, SEM을 이용하여 CVD TiN과 PVD TiN의 조성을 분석하고 barrier 특성을 평가하였다. CVD TiN, PVD TiN 모두 400$\AA$의 두께와 RTA 처리에 의해서 AI planarization에 대한 양호한 barrier 특성을 확보할 수 있었다.

  • The properties of ZrN layer deposited by Sputtering system have been investigated in the application of diffusion barrier layer to copper. ZrN layer exhibited a excellent barrier property up to $700^{\circ}$ and higher resistivity. If an excess $O_2$is protected during the process of ZrN deposition, ZrN layer will be possible to use a diffusion barrier layer to copper.

  • We investigate the field-dependence of energy barrier for various cell diameters and two type of geometry through the NEB method. We find that the energy barrier can depend strongly on the cell size when the switching is governed by the domain wall motion. Moreover we also examine the cell size dependence of energy barrier for two type of cell geometry. In the presentation, we will discuss the effect of domain wall formation and more various cell size on the energy barrier in detail.

  • In this study, sintering behavior of closed-cell type barrier ribs formed via capillary molding route was examined. Sintering of the molded barrier ribs revealed asymmetric shrinkage, leading to distortion of the cells. The effects of the parameters such as solid loading in the paste, presintering temperature, and morphology of the barrier ribs on the sintering shrinkage of the barrier ribs were investigated.

  • This paper will derive explicit unified pricing formulas for eight types of outside barrier options, respectively. The monitoring periods of these options start at an arbitrary date and end at another arbitrary date before maturity. The eight types of barrier options are up-and-in, up-and-out, down-and-in and down-and-out call (or put) options.

  • To prevent deformation and fracture of barrier ribs we suggest how to evaluate the mechanical properties of barrier ribs which depend on porosity and components by indentation technology. Our experimental results show that the mechanical properties of barrier ribs are strongly correlated to porosity and components.

  • This study was conducted to propose a reasonable requirement regulation of barrier system of rubble mound revetment offshore landfill for preventing contaminant leakage. The barrier is composed with bottom layer and side barrier. The bottom layer was assumed as impermeable clay layer and side barrier was composed with HDPE sheet (primary element) and mid-protection layer (supplementary element). Seepage-advection-dispersion numerical analysis has been conducted using SEEP/W and CTRAN/W programs under steady flow. As the results, the minimum required barrier regulations for hydraulic conductivity and thickness of the bottom layer were suggested. For side barrier, the extended length of HDPE sheet and the hydraulic conductivity of mid-protection layer were also suggested.

Lifetime characteristics of flexible organic light emitting diodes on PET substrate with plasma polymer barrier layers

  • Plasma polymerized para-xylene ($PP_PX$) deposited by plasma-enhanced chemical vapor deposition (PECVD) was used as the barrier layer on the polyethylene terephthalate (PET) substrate to improve lifetime of the flexible organic light-emitting diodes (FOLEDs). The $PP_PX$ barrier layer deposited on top of the PET substrate with plasma power of 30 W at deposition pressure of 0.2 torr showed transmittance spectra good enough to be applied in FOLED on PET substrates. FOLEDs with the $PP_PX$ barrier layer (barrier-FOLEDs) showed similar I-V and B-V characteristics to FOLEDs without the $PP_PX$ layer (control-FOLEDs). The lifetime of barrier-FOLED was two times longer than that of the control-FOLED. With $PP_PX$ passivation layers, lifetimes of both control and barrier-FOLEDs were improved by more than 4 times. These results show that PECVD deposited $PP_PX$ layers can be used as barrier layers for FOLEDs on plastic substrates as well as passivation layers for general OLEDs.

Temperature Dependent Current Transport Mechanism in Graphene/Germanium Schottky Barrier Diode

  • We have investigated electrical properties of graphene/Ge Schottky barrier diode (SBD) fabricated on Ge film epitaxially grown on Si substrate. When decreasing temperature, barrier height decreased and ideality factor increased, implying their strong temperature dependency. From the conventional Richardson plot, Richardson constant was much less than the theoretical value for n-type Ge. Assuming Gaussian distribution of Schottky barrier height with mean Schottky barrier height and standard deviation, Richardson constant extracted from the modified Richardson plot was comparable to the theoretical value for n-type Ge. Thus, the abnormal temperature dependent Schottky behavior of graphene/Ge SBD could be associated with a considerable deviation from the ideal thermionic emission caused by Schottky barrier inhomogeneities.

  • The present study aims to determine the optimized shape for the maximum electric energy production of building integrated photovoltaic system (BIPV) noise barrier through numerical analysis. The shape of BIPV noise barrier is one of the important factors in determining angle difference between direction vector of the sun and normal vector of the sound barrier surface. This study simulated numerically the flow and thermal fields for different angles in the range from $90^{\circ}$ to $180^{\circ}$, and from the results, the amount of isolation onto noise barrier surface was estimated along the angle between ground and top side of noise barrier. The commercial CFD code (Fluent V. 13.0) was used for calculation. It was found that the maximum amount of insolation per unit area was 19.6 MJ for $105^{\circ}$ case during a day in summer and was estimated 12.4 MJ in $150^{\circ}$ case during a day in winter. The results of the summer and winter cases showed the different tendency and this result would be useful in determining the appropriate shape of noise barrier which can be mounted under various circumstances.
