A Semi-analytical Model for Depletion-mode N-type Nanowire Field-effect Transistor (NWFET) with Top-gate Structure

  • We propose a semi-analytical current conduction model for depletion-mode n-type nanowire field-effect transistors (NWFETs) with top-gate structure. The NWFET model is based on an equivalent circuit consisting of two back-to-back Schottky diodes for the metal-semiconductor (MS) contacts and the intrinsic top-gate NWFET. The intrinsic top-gate NWFET model is derived from the current conduction mechanisms due to bulk charges through the center neutral region as well as of accumulation charges through the surface accumulation region, based on the electrostatic method, and thus it includes all current conduction mechanisms of the NWFET operating at various top-gate bias conditions. Our previously developed Schottky diode model is used for the MS contacts. The newly developed model is integrated into ADS, in which the intrinsic part of the NWFET is developed by utilizing the Symbolically Defined Device (SDD) for an equation-based nonlinear model. The results simulated from the newly developed NWFET model reproduce considerably well the reported experimental results.

Inverted structure perovskite solar cells: A theoretical study

  • We analysed perovskite $CH_3NH_3PbI_{3-x}Cl_x$ inverted planer structure solar cell with nickel oxide (NiO) and spiroMeOTAD as hole conductors. This structure is free from electron transport layer. The thickness is optimized for NiO and spiro-MeOTAD hole conducting materials and the devices do not exhibit any significant variation for both hole transport materials. The back metal contact work function is varied for NiO hole conductor and observed that Ni and Co metals may be suitable back contacts for efficient carrier dynamics. The solar photovoltaic response showed a linear decrease in efficiency with increasing temperature. The electron affinity and band gap of transparent conducting oxide and NiO layers are varied to understand their impact on conduction and valence band offsets. A range of suitable band gap and electron affinity values are found essential for efficient device performance.

  • The new approaches for silicon solar cell of new concept have been actively conducted. Especially, solar cells with wire array structured radial p-n junctions has attracted considerable attention due to the unique advantages of orthogonalizing the direction of light absorption and charge separation while allowing for improved light scattering and trapping. One-dimenstional semiconductor nano/micro structures should be fabricated for radial p-n junction solar cell. Most of silicon wire and/or pillar arrays have been fabricated by vapour-liquid-solid (VLS) growth because of its simple and cheap process. In the case of the VLS method has some weak points, that is, the incorporation of heavy metal catalysts into the growing silicon wire, the high temperature procedure. We have tried new approaches; one is electrochemical etching, the other is noble metal catalytic etching method to overcome those problems. In this talk, the silicon pillar formation will be characterized by investigating the parameters of the electrochemical etching process such as HF concentration ratio of electrolyte, current density, back contact material, temperature of the solution, and large pre-pattern size and pitch. In the noble metal catalytic etching processes, the effect of solution composition and thickness of metal catalyst on the etching rate and morphologies of silicon was investigated. Finally, radial p-n junction wire arrays were fabricated by spin on doping (phosphor), starting from chemical etched p-Si wire arrays. In/Ga eutectic metal was used for contact metal. The energy conversion efficiency of radial p-n junction solar cell is discussed.

토양중(土壤中) 중금속함량(重金屬含量)이 파, 상치의 중금속흡수(重金屬吸收) 및 생육(生育)에 미치는 영향(影響) (Effect of Heavy Metal Contents in Upland Soil on the Uptake by Green onion and Lettuce and their growth)

  • 중금속이 오염된 밭토양이 그 토양에서 재배된 파잎과 뿌리 및 상치잎, 줄기, 뿌리 시료중 카드뮴, 구리, 납, 아연, 크롬, 니켈, 철, 망간의 중금속 함량을 조사한 결과를 요약하면 다음과 같다. 1. 파와 상치가 고사 또는 생육이 불량한 지점에서 토양중 중금속 함량이 많이 검출되었다. 2. 토양중 중금속함량이 높은 지점에서 식물체중 중금속이 많이 검출되었으며 일반적으로 뿌리, 잎, 줄기의 순서로 많았으나 망간은 잎에서 많이 검출되었다. 3. 토양중 함량과 식물체중 함량간에는 카드뮴, 구리, 아연, 니켈은 고도의 유의성 있는 증가를 가져왔으나 납은 일정한 경향이 없었다. 4. 파와 상치가 정상생육을 하고 있는 지점의 토양중 중금속 함량이 우리나라 일반 밭토양의 평균 함량보다 높았고 식물체에서도 높은 경향이었다.

더블 레이어 흡수기를 이용한 고온 태양열 메탄-이산화탄소 개질반응 (Solar CO2-Reforming of Methane Using a Double-Layer Absorber)

  • Solar reforming of methane with CO2 was successfully tested with a direct irradiated absorber on a parabolic dish capable of 5kWth solar power. And the new type of double-layer absorber-the front layer, porous metal foam which absorbs the radiation and transfers the heat from material to gas, and the back layer, catalytically-activated metal foam-was prepared, and its activity was tested by using electric furnace. Ni was applied as the active metal on the gamma-Al2O3 coated Ni metal foam for the preparation of the catalytically-activated metal foam layer. Compared to conventional direct irradiation of the catalytically activated metal foam absorber, this new type of double layer absorber is found to exhibit a superior reaction and thermal storage performance at the fluctuating incident solar radiation. In addition, unlike direct irradiation of the foam absorber, double layer absorber has better thermal resistance, which prevents the emergence of cracks caused by mechanical or thermal shock. The total solar power absorbed reached up to 3.25kW and the maximum CH4 conversion was almost 59%.

  • 카르벤-올레핀-전이금속착물들[$(CO)_4M=CHX(CH_2=CH_2)$] (X: $OCH_3,\;NHCH_3,\;SCH_3$, M: C, Mo, W)의 형태에 대하여 확장된 Huckel 방법으로 계산하여 연구하였다. $d^6$ 전이금속 8면체 착물에서는 두 개의 인자 즉 금속에서 리간드로의 역제공과 리간드-리간드 상호작용이 안정한 형태를 결정해 준다는 사실이 밝혀졌지만 카르벤에 $\pi$-전자를 수용하는 리간드와 $\pi$-전자를 주는 기가 배위되어 있을 때 리간드-리간드 상호작용이 우세하므로 착물이 형태를 결정해 주는 주요한 인자라고 예측된다.

Head & Neck 환자의 방사선 치료시 Metal Artifact의 감소를 위한 Gantry Tilt Scan의 유용성 평가 (Evaluation of using Gantry Tilt Scan to Head & Neck of Patients during Radiation Therapy for Reduction of Metal Artifact)

  • 목 적: 두경부 환자의 CT simulation시 metal artifact가 발생하여 영상의 질 저하와 선량계산의 오차를 유발 할 수 있어 metal artifact를 줄이기 위한 gantry tilt scan의 유용성을 평가하고자 한다. 대상 및 방법: Metal artifact를 줄이기 위하여 $20^{\circ}$ gantry tilt scan하여 $0^{\circ}$로 재구성한 이미지를 획득하였다. AAPM CT performance Phantom을 이용하여 CT number를 비교 분석하고, 아크릴 팬텀을 이용하여 체적의 일치여부를 확인하였다. Metal artifact에 의한 영향을 평가하기 위해 Intensity volume Histogram (IVH)을 통한 CT number의 균질성 및 Dose Volume histogram (DVH)을 통한 선량평가를 시행하였다. 결 과: CT number와 체적의 비교에서는 차이가 0.5% 이하로 나타났다. IVH를 비교 분석결과 gantry tilt scan에서 artifact에 의한 영향이 감소되어 CT number의 균질도가 향상되고, DVH 비교결과는 양쪽 이하선의 0.2~6%의 평균선량 오차를 감소시켰다. 결 론: Head & Neck 방사선치료 시 metal artifact 때문에 체표윤곽의 구별이 어렵고 선량의 오차가 발생한다. Gantry tilt scan을 이용하면 정확한 조직의 묘사가 가능하고, CT number 균질도가 향상되어 선량의 오차를 줄일 수 있었다. Gantry tilt scan 은 Head & Neck 방사선치료 시 정확한 방사선치료에 매우 유용함을 확인하였다.

얇은 고무막 형태의 압력가변 연마헤드를 이용한 웨이퍼 평탄도 개선 방법에 관한 연구 (Planarization Uniformity Improvement by a Variable Pressure Type of the Polishing Head with the Thin Rubber Sheet)

  • In this paper, a new polishing head with the variable pressure structure was studied to improve the planarization uniformity of the conventional template-metal head. Metal surface waviness and slurry distribution on the pad have been known to affect the polishing uniformity even in the synchronized quill and platen velocities. A polishing head with silicon rubber sheet was used to get a curved pressure distribution. In the experiment, the vertical deflection behavior on the pad was characterized with back pressure in the air chamber. Quill force increased linearly with backpressure. However, backpressure under a quill force made the upward movements of the quill. In the wafer polishing experiments, polishing rate and polishing thickness distribution were severely changed with backpressure. The best uniformity was observed with the standard deviation off.5% level of average polishing removal 215nm at backpressure 12.1kPa.

하이브리드 박막/쉘 방법을 이용한 박판성형공정의 스프링백 해석 (Spring-Back Prediction for Sheet Metal Forming Process Using Hybrid Membrane/shell Method)

  • To reduce the cost of finite element analyses for sheet forming, a 3D hybrid membrane/shell method has been developed to study the springback of anisotropic sheet metals. In the hybrid method, the bending strains and stresses were analytically calculated as post-processing, using incremental shapes of the sheet obtained previously from the membrane finite element analysis. To calculate springback, a shell finite element model was used to unload the final shape of the sheet obtained from the membrane code and the stresses and strains that were calculated analytically. For verification, the hybrid method was applied to predict the springback of a 2036-T4 aluminum square blank formed into a cylindrical cup. The springback predictions obtained with the hybrid method was in good agreement with results obtained using a full shell model to simulate both loading and unloading and the experimentally measured data. The CPU time saving with the hybrid method, over the full shell model, was 75% for the punch stretching problem.
