반도체 웨이퍼 제조 공정 중 발생하는 질산, 불산, 초산으로 구성된 혼산을 재활용하기 위한 연구를 수행하였다 초기에 $NaNO_3$와 $Na_{2}SiO_3$를 사용하여 불산을 $Na_{2}SiF_6$로 침전시켜 회수하였고, 이 때 혼산 중 불산의 농도는 초기 110g/L에서 0.5g/L로 낮아져 불산 회수율은 99.5%였다. 불산회수 후 남은 혼산의 질산과 초산의 농도는 각각 498g/L, 265g/L였고, 이 혼산을 2단계 분별증류 법에 의해 분리 회수하였다. 1단계에서는 초산을 증류하여 질산과 분리해내고, 2단계에서는 증류된 초산 중 잔류하는 미량의 질산을 제거하여 순수 초산만을 회수하였다. 회수된 초산의 농도는 약 20%였고, 최종회수율은 약 87.5%이었다.
반도체 웨이퍼 제조 공정 중 발생하는 질산, 불산, 초산으로 구성된 혼합폐산을 재활용하기 위한 연구를 수행하였다. 초기에 $NaNO_3$와 Si powder를 사용하여 불산을 $Na_2SiF_6$로 침전시켜 불소화합물을 제조하였고, 이 때 혼산 중 불산의 농도는 초기 127g/L에서 0.5g/L로 낮아져 불산 회수율은 99.5%였다. $Na_2SiF_6$ 제조 후 남은 혼산의 질산과 초산의 농도는 각각 502g/L, 117g/L였고, 이 혼산에 NaOH를 투입하여 pH=4로 맞춘 후 -440 mmHg, $95^{\circ}C에서 증발농축을 하여 초산 분리 회수하였다. 회수된 초산의 농도는 약 15%였고, 회수율은 85.3% 이상이었다. 또한, 농축여액을 $20^{\circ}C$까지 냉각하여 $NaNO_3$ 결정을 석출시킴으로 질산나트륨을 제조하였고, 그 회수율은 약 93%이상이었다. 제조된 $Na_2SiF_6$와 $NaNO_3$를 $90^{\circ}C$에서 건조시킨 후, XRD 분석한 결과, 순수 $Na_2SiF_6$와 $NaNO_3$만 합성된 것을 확인하였고, 그 순도는 각각 약 97%, 98%로 시판용과 유사하였다.
실리콘 웨이퍼공정에서 발생하는 실리콘 슬러지로부터 실리콘 및 탄화규소를 분리한 다음, 전해법으로 원소형태의 실리콘을 회수하는 연구를 수행하였다. 실리콘 슬러지의 주요 불순물은 절삭유, 금속불순물, 실리콘 및 실리콘 카바이드를 들 수 있다. 기계적 선별법으로 분리한 실리콘, 탄화실리콘 복합물을 $1000^{\circ}C$에 1시간동안 염화 배소하여 응축하고 회수한 사염화실리콘을 이온성액체인 $[Bmpy]Tf_2N$에 용해하여 전해액으로 사용하였다. 순환전위법으로부터 $[Bmpy]Tf_2N$의 안정한 전압구간과 사염화실리콘을 용해한 $[Bmpy]Tf_2N$ 전해액에서 실리콘의 환원으로 추정되는 환원피크를 얻을 수 있었다. 정전위법(-1.9 V vs. Pt-QRE)에서 1시간동안 금 전극 상에 전해한 다음, 전극표면을 XRD, SEM-EDS 및 XPS 분석을 통하여 실리콘이 원소형태로 전착되었음을 확인하였으며, 미량의 산소가 검출되는 것은 분석과정에서 시편이 공기 중에 노출되었기 때문으로 판단된다.
광학 현미경 관찰을 통해 산화 그래핀의 형상, 크기 및 두께를 쉽게 파악할 수 있는 광학 관찰을 위한 최적 조건을 확보하고자 하였다. 본 연구에서는 $SiO_2$ 절연막이 300 nm 두께로 도포된 실리콘 기판 위의 산화 그래핀을 하이드라진 증기 환원을 통하여 본래의 모폴로지를 유지한 채 환원된 산화 그래핀의 이미지의 선명도를 증가시켰고, 녹색 필터를 사용한 관찰을 통해 이미지의 대비값을 보다 증대시켰다. 추가적으로 얻어진 광학 이미지를 RGB 채널별로 분리하는 방법을 제안하고 이를 통해 이미지를 분석하였다. 그 결과 하이드라진 증기 환원 처리 및 녹색 파장에서의 광원 하에서 고대비의 이미지 확보가 가능하였으며, 더불어 광학 이미지의 RGB 채널 분리만으로도 선명한 그래핀 이미지를 얻을 수 있음을 알아내었다.
실리콘 웨이퍼공정에서 발생하는 실리콘 슬러지로부터 리싸이클링 공정으로 Si-SiC 혼합물을 분리 회수한 다음 기계적 합성법으로 Si-SiC-CuO-C 복합물을 제조하였으며, 리튬전지 음극물질로서의 가능성을 조사하였다. 실리콘 슬러지의 주요 불순물은 절삭유, 금속불순물 및 SiC를 들 수 있다. 오일세정-자력선별-산세척으로 절삭유와 금속불순물을 제거한 다음 고에너지 밀링법으로 Si-SiC-CuO-C 복합물을 합성하였다. 복합물의 충방전 용량과 사이클 특성을 조사한 결과, 수명에 따른 용량 유지 특성이 향상된 우수한 결과를 얻을 수 있었다. 복합물을 구성하는 SiC와 CuO 관련 물질은 실리콘의 부피팽창으로 인한 기계적 파괴 현상을 억제하는 요소로 작용하는 것으로 추정되며, 반면에 Fe 등과 같은 불순물은 전극의 충방전 용량을 감소시키는 요인으로서 전극물질 합성 전에 10 ppm 이내로 제거되어야 하는 것으로 판단된다.
Light-emitting diodes (LEDs) based on III-nitrides compound semiconductors have achieved a high performance device available for display and illumination sector. However, the conventional c-plane oriented LED structures are still showing several problems given by the quantum confined Stark effect (QCSE) due to the effects of strong piezoelectric and spontaneous polarizations. The QCSE results in spatial separation of electron and hole wavefunctions in quantum wells, thereby decreasing the internal quantum efficiency and red-shifting the emission wavelength. Due to demands for improvement of device performance, nonpolar structure has been attracting attentions, since the quantum wells grown on nonpolar templates are free from the QCSE. However, current device performance for nonpolar LEDs is still lower than those for conventional LEDs. In this study, we discuss the potential possibilities of nonpolar LEDs for commercialization. In this study, we characterized current-light output power relation of the a-plane InGaN/GaN LEDs structures with the variation of quantum well structures. On-wafer electroluminescence measurements were performed with short pulse (10 us) and low duty factor (1 %) conditions applied for eliminating thermal effects. The well and barrier widths, and indium compositions in quantum well structures were changed to analyze the efficiency droop phenomenon.
This paper reports an improved bonding method using the IPA (isopropyl alcohol) assisted low-temperature bonding process for the PMMA (polymethylmethacrylate) micro CE (capillary electrophoresis) chip. There is a problem about channel deformations during the conventional processes such as thermal bonding and solvent bonding methods. The bonding test using an IPA showed good results without channel deformations over 4 inch PMMA wafer at $60^{\circ}C$ and 1.3 bar for 10 minutes. The mechanism of IPA bonding was attributed to the formation of a small amount of vaporized acetone made from the oxidized IPA which allows to solvent bonding. To verify the usefulness of the IPA assisted low-temperature bonding process, the PMMA micro CE chip which had a $45{\mu}m$ channel height was fabricated by hot embossing process. A functional test of the fabricated CE chip was demonstrated by the separation of fluorescein and dichlorofluorescein. Any leakage of liquids was not observed during the test and the electropherogram result was successfully achieved. An IPA assisted low-temperature bonding process could be an easy and effective way to fabricate the PMMA micro CE chip and would help to increase the yield.
Recently, research on experimental and analytical techniques utilizing microfluidic devices has been pursued. For example, lab-on-a-chip devices that integrate micro-devices onto a single chip for processing small sample quantities have gained significant attention. However, during sample preparation, unnecessary gases can be introduced into the internal channels, thus, impeding device flow and compromising specific function efficiency, including that of analysis and separation. Several methods have been proposed to mitigate this issue, however, many involve cumbersome procedures or suffer from complexities owing to intricate structures. Recently, some approaches have been introduced that utilize hydrophobic device structures to remove gases within channels. In such cases, the permeability of gases passing through the structure becomes a crucial performance factor. In this study, a method involving the deposition and sintering of diluted Ag-ink onto a silicon wafer surface is presented. This is followed by unstructured nano-pattern creation using a Metal Assisted Chemical Etching (MACE) process, which yields a nanostructured surface with unstructured pillar shapes. Subsequently, gas permeability in the spaces formed by these surface structures is investigated. This is achieved by experiments conducted to incorporate a pressure chamber and measure gas permeability. Trends are subsequently analyzed by comparing the results with existing theories. Finally, it can be confirmed that the significance of this study primarily lies in its capability to effectively evaluate gas permeability through unstructured pillar-like nanostructures, thus, providing quantitative values for the appropriate driving pressure and expected gas removal time in practical device operation.
본 연구에서는 초임계 이산화탄소/n-butyl acetate ($scCO_2$/n-BA) 공용매를 사용하여 네거티브형 포토레지스트(PR)를 제거하는 실험을 진행하였다. $scCO_2$와 n-BA의 용해도 평가를 통해 n-BA가 $scCO_2$와 균일하게 섞이는 조건을 실험적으로 측정하였다. 다양한 실험 변수를 조정하여 포토레지스트 제거 실험을 진행하였고, 미노광 포토레지스트 제거에 대한 최적의 조건을 확립하였다. 또한, 노광된 PR과 미노광 PR의 제거율을 비교하여 $scCO_2$/n-BA 공용매의 선택적 제거 성능을 확인하였다. 노광된 PR은 $scCO_2$/n-BA 공용매 환경에서 매우 안정적으로 존재함을 관찰하였고, 미노광 PR은 160 bar, $40^{\circ}C$, 75 wt% n-BA 이상의 농도에서 완전히 제거됨을 확인하였다. $scCO_2$/n-BA 공용매 시스템은 노광 PR과 미노광 PR 사이의 높은 선택성을 제공할 수 있으며, 네거티브 PR의 리소그래피 공정에서 높은 신뢰성을 부여할 것으로 기대된다.
기존의 초임계 이산화탄소를 이용하여 식각 및 건조하는 공정은 고압 건조기 외부에서 용매를 이용하여 웨이퍼를 식각한 후 고압 건조기로 이동시켜 초임계 이산화탄소를 이용하여 세정 및 건조 하는 2단계 공정으로 구성되어 있다. 이 공정을 이용하여 본 연구에서 실험을 수행한 결과 점착 없이 식각, 세정 및 건조가 가능함은 확인되었지만, 반복 실험 결과 재현성이 떨어지는 것을 확인하였다. 이것은 외부에서 식각한 후 건조기로 이동할 때 식각용 용매가 기화하여 구조물이 점착되는 문제가 발생하기 때문이었다. 본 연구에서는 이 문제를 개선하기 위하여 웨이퍼를 이동시키지 않고, 고압 건조기 내에서 초임계 이산화탄소를 이용하여 미세전자기계시스템 웨이퍼의 식각, 세정 및 건조공정을 연속적으로 수행하고자 하였다. 또한, 연속공정 수행 시 식각 공정에서 사용하는 이산화탄소의 상태(기체, 액체, 초임계상태)에 따른 영향을 알아보고자 하였다. 기체 이산화탄소를 이용하여 식각하는 경우(3 MPa, $25^{\circ}C$)에는 점착 없는 식각, 세정 및 건조를 할 수 있었고 반복 실험을 통하여 공정의 최적화 및 재현성을 확인하였다. 또한 기존의 2단계로 이루어진 공정에 비해 세정용 용매의 양을 절감 할 수 있었다. 액체 이산화탄소를 이용하여 식각하는 경우(3 MPa, $5^{\circ}C$) 액체 이산화탄소와 식각용 공 용매(아세톤)간의 층 분리가 일어나 완전한 식각이 이루어지지 않았다. 초임계 이산화탄소를 이용하여 식각 하는 경우(7.5 MPa, $40^{\circ}C$) 점착 없는 식각, 세정 및 건조를 할 수 있었고 기존 2단계 공정에 비해 세정용 용매의 절감 뿐 아니라 기체 이산화탄소를 이용한 연속공정에 비하여 공정시간도 단축시킬 수 있었다.
