A Polysilicon Field Effect Transistor Pressure Sensor of Thin Nitride Membrane Choking Effect of Right After Turn-on for Stress Sensitivity Improvement (스트레스 감도 향상을 위한 턴 온 직후의 조름 효과를 이용한 얇은 질화막 폴리실리콘 전계 효과 트랜지스터 압력센서)

  • We report a polysilicon active area membrane field effect transistor (PSAFET) pressure sensor for low stress deflection of membrane. The PSAFET was produced in conventional FET semiconductor fabrication and backside wet etching. The PSAFET located at the front side measured pressure change using 300 nm thin-nitride membrane when a membrane was slightly strained by the small deflection of membrane shape from backside with any physical force. The PSAFET showed high sensitivity around threshold voltage, because threshold voltage variation was composed of fractional function form in sensitivity equation of current variation. When gate voltage was biased close to threshold voltage, a fractional function form had infinite value at $V_{tn}$, which increased the current variation of sensitivity. Threshold voltage effect was dominant right after the PSAFET was turned on. Narrow transistor channel established by small current flow was choked because electron could barely cross drain-source electrodes. When gate voltage was far from threshold voltage, threshold voltage effect converged to zero in fractional form of threshold voltage variations and drain current change was mostly determined by mobility changes. As the PSAFET fabrication was compatible with a polysilicon FET in CMOS fabrication, it could be adapted in low pressure sensor and bio molecular sensor.

  • Since it is difficult to analytically express the Melnikov function when a dynamic system possesses multiple saddle fixed points with homoclinic and/or heteroclinic orbits, this paper investigates a vehicle model with nonlinear suspension spring and hysteretic damping element, which exhibits multiple heteroclinic orbits in the unperturbed system. First, an algorithm for Melnikov integrals is developed based on the Melnikov method. And then the amplitude threshold of road excitation at the onset of chaos is determined. By numerical simulation, the existence of chaos in the present system is verified via time history curves, phase portrait plots and $Poincar{\acute{e}}$ maps. Finally, in order to further identify the chaotic motion of the nonlinear system, the maximal Lyapunov exponent is also adopted. The results indicate that the numerical method of estimating chaotic threshold is an effective one to complicated vehicle systems.

  • The performance analysis of serial search spread spectrum synchronization system is carried out. To evaluate the synchronization probabilities, two chi-square densities for signal plus noise and noise only are derived. Then Neyman-Pearson scheme is applied to determine the threshold of the synchronization system. The synchronization probability curves are shown as a function of threshold and signal to noise ratios.

  • In this study, a threshold policy is considered for the M/M/2 queueing system with server vacations. The probability generating function for the number of customers present in the system is derived using an embedded Markov chain approach. Then, assuming a linear cost structure, an efficient procedure to find an optimal threshold policy is presented. The Laplace-Stieltjes transofrm for th waiting time of an arbitrary customer under a "FIFO" discipline is also derived.o derived.

  • Fetal monitoring is a routine procedure to obtain a record of physiologic functions during pregnancy and labor. It is required to determine fetal heart frequency accurately. There are various types of fetal heart rate(FHR) determination and the most frequently applied method is transabdominal Doppler ultrasound. However, in the case of weak or noise corrupted Doppler ultrasound signals, conventional peak detections and the autocorrelation function method have many difficulties to determine FHR precisely. Also the autocorrelation function is effected by threshold level and window size. To solve these problems, the high resolution pitch determination algorinthm is introduced to detect FHR from Doppler ultrasound signals. This scheme digitally processes Doppler ultrasound signal for digital rectification, envelope detection, decimation and correlation calculation of two interconnected segments and then FHR is determined by its maximal value. Even in the case of a greatly smeared noise signal, this algorithm is able to search FHR more accurately than autocorrelation function by means of compensating FHR with a constant correlation threshold. This algorithm is simulated by 386-MATLAB on PC 486/DX and verified that it is superior to the autocorrelation function method.

  • In this paper, we proposed an efficient algorithm using Node monitoring (NM) and Piecewise Linear Function Approximation(: NP) for reducing the complexity of LDPC code decoding. Proposed NM algorithm is based on a new node-threshold method together with message passing algorithm. Piecewise linear function approximation is used to reduce the complexity of the algorithm. This new algorithm was simulated in order to verify its efficiency. Complexity of our new NM algorithm is improved to about 20% compared with well-known methods according to simulation results.

  • A random shock model for a linearly deteriorating system is introduced. The system deteriorating linearly with time is subject to random shocks which arrive according to a Poisson process and decrease the state of the system by a random amount. The system is repaired by a repairmen arriving according to another Poisson process if the state when he arrives is below a threshold. Explicit expressions are deduced for the characteristic function of the distribution function of X(t), the state of the system at time t, and for the distribution function of X(t) if X(t) is over the threshold. The stationary case is briefly discussed.

  • To improve the resolution of complex flow field features, grid adaptation scheme of Anderson has been revised, which was based on the Poisson grid generator of Thompson. Anderson's original scheme adapts the grid to solution automatically, but if flow field is more or less complex, then the adaptivity is weak. So the technique of using threshold which is used in unstructured grid system is adopted. The regions of large variation in the solution are marked by marking function which has the property of total variation of the solution, and these regions have same values of weight but other regions are neglected. This updated method captures shocks clearly and sharpy. Four examples are demonstrated, (1) Hypersonic flow past a blunt body, (2) High speed inlet analysis, (3) Supersonic flow of M=1.4 over a 4% biconvex airfoil in a channel, (4) Hypersonic shock-on-shock interaction at M=8.03.

Modeling of Reversible and Irreversible Threshold Voltage Shift in Thin-film Transistors (박막트랜지스터의 병렬형 가역과 비가역 문턱전압 이동에 대한 모델링)

  • Threshold voltage shift has been observed from many thin-film transistors (TFTs) and the time evolution of the shift can be modeled as the stretched-exponential and -hyperbola function. These analytic models are derived from the kinetic equation for defect-creation or charge-trapping and the equation consists of only reversible reactions. In reality TFT's a shift is permanent due to an irreversible reaction and, as a result, it is reasonable to consider that both reversible and irreversible reactions exist in a TFT. In this paper the case when both reactions exist in parallel and make a combined threshold voltage shift is modeled and simulated. The results show that a combined threshold voltage shift observed from a TFT may agrees with the analytic models and, thus, the analytic models don't guarantee whether the cause of the shift is defection-creation or charge-trapping.

GLOBAL THRESHOLD DYNAMICS IN HUMORAL IMMUNITY VIRAL INFECTION MODELS INCLUDING AN ECLIPSE STAGE OF INFECTED CELLS

  • In this paper, we propose and analyze three viral infection models with humoral immunity including an eclipse stage of infected cells. The incidence rate of infection is represented by bilinear incidence and saturated incidence in the first and second models, respectively, while it is given by a more general function in the third one. The neutralization rate of viruses is giv0en by bilinear form in the first two models, while it is given by a general function in the third one. For each model, we have derived two threshold parameters, the basic infection reproduction number which determines whether or not a chronic-infection can be established without humoral immunity and the humoral immune response activation number which determines whether or not a chronic-infection can be established with humoral immunity. By constructing suitable Lyapunov functions we have proven the global asymptotic stability of all equilibria of the models. For the third model, we have established a set of conditions on the threshold parameters and on the general functions which are sufficient for the global stability of the equilibria of the model. We have performed some numerical simulations for the third model with specific forms of the incidence and neutralization rates and have shown that the numerical results are consistent with the theoretical results.
