In this work, Er-silicided SB-SOI nMOSFET and Pt-silicided SB-SOI pMOSFET have been fabricated to investigate the current-voltage characteristics of Schottky barrier SOI nMOS and pMOS at elevated temperature. The dominant current transport mechanism of SB nMOS and pMOS is discussed using the measurement results of the temperature dependence of drain current with gate voltages. It is observed that the drain current increases with the increase of operating temperature at low gate voltage due to the increase of thermal emission and tunneling current. But the drain current is decreased at high gate voltage due to the decrease of the drift current. It is observed that the ON/Off current ratio is decreased due to the increased tunneling current from the drain to channel region although the ON current is increased at elevated temperature. The threshold voltage variation with temperature is smaller and the subthreshold swing is larger in SB-SOI nMOS and pMOS than in SOI devices or in bulk MOSFETs.
Fabrication and oxidants production of 3 or 4 components metal oxide electrode, which is known to be so effective to destruct non-biodegradable organics in wastewater, were studied. Five electrode materials (Ru as main component and Pt, Sn, Sb and Gd as minor components) were used for the 3 or 4 components electrode. The metal oxide electrode was prepared by coating the electrode material on the surface of the titanium mesh and then thermal oxidation at $500^{\circ}C$ for 1h. The removed RhB per 2 min and unit W of 3 components electrode was in the order: Ru:Sn:Sb=9:1:1 > Ru:Pt:Gd=5:5:1 > Ru:Sn=9:1 > Ru:Sn:Gd=9:1:1 > Ru:Sb:Gd=9:1:1. Although RhB decolorization of Ru:Sn:Sb:Gd electrode was the highest among the 4 components electrode, the RhB decolorization and oxidants formation of the Ru:Sn:Sb=9:1:1 electrode was higher than that of the 3 and 4 components electrode. Electrogenerated oxidants (free Cl and $ClO_2$) of chlorine type in 3 and 4 components electrode were higher than other oxidants such as $H_2O_2\;and\;O_3$. It was assumed that electrode with high RhB decolorization showed high oxidant generation and COD removal efficiency. OH radical which is electrogenerated by the direct electrolysis was not generated the entire 3 and 4 components electrode, therefore main mechanism of RhB degradation by metal oxide electrode based Ru was considered indirect electrolysis using electrogenerated oxidants.

A small amount of $N_2$is included in oxygen-enhanced-EGR combustion, in order to consider the inevitable $N_2$contamination by $O_2$production process or air infiltration. The results are as follows : In CH$_4$/O$_2$-$CO_2$flame it is very important to adopt a radiation effect precisely because the effect of radiation changes flame structure significantly. In CH$_4$/O$_2$-$N_2$flame special strategy to minimize NO emission is needed because it is very sensitive to a small amount of $N_2$. Special attention is needed on CO emission by flame quenching, because of increased CO concentration. Spatial NO production rate of oxygen-enhanced combustion is different from that of air and oxygen-enhanced-EGR combustion in that thermal mechanism plays a role of destruction as well as production. In case CH$_4$/O$_2$-$CO_2$flame contains more than 40% $CO_2$it is possible to maintain the same EINO as that of CH$_4$/Air flame with accomplishing higher temperature than that of CH$_4$/Air flame. EINO decreases with increasing strain rate, and those effects are augmented in CH$_4$/O$_2$flame.

In the case of high-strength or low thermal conductivity material milling, tool breakage occurs easily because of the high friction temperature. Therefore, the effectiveness of the coolant supply is very important for proper tool cooling. As the manually adjustable joint mechanism nozzle is generally used for coolant supply, the cooling efficiency is very low. It also has a bad influence on the workspace environment because of coolant scattering. In this study, the milling characteristics of STS316L were investigated according to the coolant spray position based on the automatic adjustable system. Tool wear and surface roughness were measured according to the coolant spray position. Through these experiments, the effectiveness of the fabricated system was explained.
The structural integrity of tube bundles represents a major concern when dealing with high risk industries, such as nuclear steam generators, where the rupture of a tube or tubes will lead to the undesired mixing of the primary and secondary fluids. Flow-induced vibration is one of the major concerns that could compromise the structural integrity. The vibration is caused by fluid flow excitation. While there are several excitation mechanisms that could contribute to these vibrations, fluidelastic instability is generally regarded as the most severe. When this mechanism prevails, it could cause serious damage to tube arrays in a very short period of time. The tubes are therefore stiffened by means of supports to avoid these vibrations. To accommodate the thermal expansion of the tube, as well as to facilitate the installation of these tube bundles, clearances are allowed between the tubes and their supports. Progressive tube wear and chemical cleaning gradually increases the clearances between the tubes and their supports, which can lead to more frequent and severe tube/support impact and rubbing. These increased impacts can lead to tube damage due to fatigue and/or wear at the support locations. This paper presents simulations of a loosely supported multi-span U-bend tube subjected to turbulence and fluidelastic instability forces. The mathematical model for the loosely-supported tubes and the fluidelastic instability model is presented. The model is then utilized to simulate the nonlinear response of a U-bend tube with flat bar supports subjected to cross-flow. The effect of the support clearance as well as the support offset are investigated. Special attention is given to the tube/support interaction parameters that affect wear, such as impact and normal work rate.
Parametric studies were performed to assess the sensitivity in determining the maximum in-vessel heat removal capability from the core material relocated into the lower plenum of the reactor pressure vessel (RPV)during a core melt accident. A fraction of the sensible heat can be removed during the molten jet delivery from the core to the lower plenum, while the remaining sensible heat and the decay heat can be transported by rather complex mechanisms of the counter-current flow limitation (CCFL) and the critical heat flux (CHF)through the irregular, hemispherical gap that may be formed between the freezing oxidic debris and the overheated metallic RPV wall. It is shown that under the pressurized condition of 10MPa with the sensible heat loss being 50% for the reactors considered in this study, i.e. TMI-2, KORI-2 like, YGN-3&4 like and KNGR like reactors, the heat removal through the gap cooling mechanism was capable of ensuring the RPV integrity as much as 30% to 40% of the total core mass was relocated to the lower plenum. The sensitivity analysis indicated that the cooling rate of debris coupled with the sensible heat loss was a significant factor The newly proposed heat removal capability map (HRCM) clearly displays the critical factors in estimating the maximum heat removal from the debris in the lower plenum. This map can be used as a first-principle engineering tool to assess the RPV thermal integrity during a core melt accident. The predictive model also provided ith a reasonable explanation for the non-failure of the test vessel in the LAVA experiments performed at the Korea Atomic Energy Research Institute (KAERI), which apparently indicated a cooling effect of water ingression through the debris-to-vessel gap and the intra-debris pores and crevices.

Here in this study, we isolated 1,2,3,4,6-penta-O-galloyl-${\beta}$-D-glucose (PGG) from Curcuma longa L. and elucidated the lifespan-extending effect of PGG using Caenorhabditis elegans model system. In the present study, PGG demonstrated potent lifespan extension of worms under normal culture condition. Then, we determined the protective effects of PGG on the stress conditions such as thermal and oxidative stress. In the case of heat stress, PGG-treated worms exhibited enhanced survival rate, compared to control worms. In addition, PGG-fed worms lived longer than control worms under oxidative stress induced by paraquat. To verify the possible mechanism of PGG-mediated increased lifespan and stress resistance of worms, we investigated whether PGG might alter superoxide dismutase (SOD) activities and intracellular ROS levels. Our results showed that PGG was able to elevate SOD activities of worms and reduce intracellular ROS accumulation in a dose-dependent manner.

Recently, the life cycle and the lead-time of a product are to be shortened in order to satisfy consumer's demand. It is thus important to reduce the time and cost in manufacturing trial products. Several technique have been developed and successfully commercialized in the market of RPM(Rapid Prototyping and Manufacturing). However, most commercial systems currently use resins or waxes as the raw materials. So, the limited mechanical strength for functional testing is regarded as an obstacle towards broader application of rapid prototyping techniques. To overcome these problems, high-speed machining technology is being investigated worldwide for rapid manufacturing and even for direct rapid tooling application. In this paper, some fundamental experiments and analyses are carried out to obtain the filling time, materials, method, and process parameters for HisRP(High-Speed RP) process. HisRP is a new RP process that is combined high-speed machining with automatic filling. In filling process, Bi58-Sn alloy is chosen as filling material because of the properties of low-melting point, low coefficient of thermal expansion and no harm to environment. Also the use of filling wire it if advantage since it needs simple and flexible mechanism. Then the rapid product, for example a skull, is manufactured for aluminum material by HisRP process with an automatic set-up device thor 4-faces machining.

MOSFET, MESFET 그리고 MODFET는 Logic ULSIs, high speed ICs, RF MMICs 등에서 중요한 역할을 하고 있으며, 그것의 gate electrode, contact, interconnect 등의 물질로는 refractory metal을 이용한 CoSi2, MoSi2, TaSi2, PtSi2, TiSi2 등의 효과를 얻어내고 있다. 그중 TiSi2는 비저항이 가장 낮고, 열적 안정도가 좋으며 SAG process가 가능하므로 simpler alignment process, higher transconductance, lower source resistance 등의 장점을 동시에 만족시키고 있다. 최근 소자차원이 scale down 됨에 따라 TiSi2의 silicidation 과정에서 C49 TiSi2 phase(high resistivity, thermally unstable phase, larger grain size, base centered orthorhombic structure)의 출현과 그것을 제거하기 위한 노력이 큰 issue로 떠오르고 있다. 여러 연구 결과에 따르면 PAI(Pre-amorphization zimplantation), HTS(High Temperature Sputtering) process, Mo(Molybedenum) implasntation 등이 C49를 bypass시키고 C54 TiSi2 phase(lowest resistivity, thermally stable phase, smaller grain size, face centered orthorhombic structure)로의 transformation temperature를 줄일 수 있는 가장 효과적인 방법으로 제안되고 있지만, 아직 그 문제가 완전히 해결되지 않은 상태이며 C54 nucleation에 대한 physical mechanism을 밝히진 못하고 있다. 본 연구에서는 증착 시 기판온도의 변화(400~75$0^{\circ}C$)에 따라 silicon 위에 DC/RF magnetron sputtering 방식으로 Ti/Si film을 각각 제작하였다. 제작된 시료는 N2 분위기에서 30~120초 동안 500~85$0^{\circ}C$의 온도변화에 따라 RTA법으로 각각 one step annealing 하였다. 또한 Al을 cosputtering함으로써 Al impurity의 존재에 따른 영향을 동시에 고려해 보았다. 제작된 시료의 분석을 위해 phase transformation을 XRD로, microstructure를 TEM으로, surface topography는 SEM으로, surface microroughness는 AFM으로 측정하였으며 sheet resistance는 4-point probe로 측정하였다. 분석된 결과를 보면, 고온에서 제작된 박막에서의 C54 phase transformation temperature가 감소하는 것이 관측되었으며, Al impuritydmlwhswork 낮은온도에서의 C54 TiSi2 형성을 돕는다는 것을 알 수 있었다. 본 연구에서는 결론적으로, 고온에서 증착된 박막으로부터 열적으로 안정된 phase의 낮은 resistivity를 갖는 C54 TiSi2 형성을 보다 낮은 온도에서 one-step RTA를 통해 얻을 수 있다는 결과와 Al impurity가 존재함으로써 얻어지는 thermal budget의 효과, 그리고 그로부터 기대할 수 있는 여러 장점들을 보고하고자 한다.
