  • Recently, by the trends of electronic package to be smaller, thinner and more integrative, fine bump is required. but It can result in the electrical short by reduced cross-section of UBM and diameter of bump. Especially, the formation of IMCs and KV can have a significant affects about electrical and mechanical properties. In this paper, we analyzed the thermal deformation of flip-chip bump by using FEM. Through Thermal Cycling Test (TCT) of flip-chip package, We analyzed the properties of the thermal deformation. and We confirmed that the thermal deformation of the bump can have a significant impact on the driving system. So we selected IMCs thickness and bump diameter as variable which is expected to have implications for characteristics of thermal deformation. and we performed analysis of temperature, thermal stress and thermal deformation. Then we investigated the cause of the IMC's effects.

  • In the case of cubesat, a PCB-based deployable solar panel advantageous in terms of weight reduction and electrical circuit design is widely used considering the limited weight and volume of satellites. However, because of the low thermal conductivity of PCB, there is a limit relative to heat dissipation. In this paper, the thermal gap pad is applied to the contact between the PCB-based solar panel and the aluminum stiffener mounted on the outside of the panel. Thus, the heat transfer from the solar cell to the rear side of the panel is facilitated. It maximizes the heat dissipation performance while maintaining the merits of PCB panel, and thus, it is possible to improve the power generation efficiency from reducing the temperature of the solar cell. The effectiveness of the thermal design of the 6U cubesat's deployable solar panel using the thermal gap pad has been verified through on-orbit thermal analysis based on the results, compared with the conventional PCB-based solar panel.

  • In this study, we were manufactured wood flour-HDPE composites by modular co-rotating twin screw extruder with L/D ratio of 42. We was measured cone calorimeter test and thermogravimetric analysis (TGA) to find the combustion characteristics and thermal properties for wood flour-HDPE composites. We then evaluated the effect of three additive-type flame retardants on fire resistance performance. The cone calorimeter test showed that the heat release rate (HRR) of untreated composites was the highest Peak HRR ($446.6kW/m^2$) as well as Mean HRR ($185.5kW/m^2$). From the TGA, it was shown that composites added flame retardants began early thermal decomposition and improved thermal stability.

  • The issue of quench is related to safety operation of large-scale superconducting magnet system fabricated by cable-in-conduit conductor. A numerical method is presented to simulate the thermal hydraulic quench characteristics in the superconducting Tokamak magnet system, One-dimensional fluid dynamic equations for supercritical helium and the equation of heat conduction for the conduit are used to describe the thermal hydraulic characteristics in the cable-in-conduit conductor. The high heat transfer approximation between supercritical helium and superconducting strands is taken into account due to strong heating induced flow of supercritical helium. The fully implicit time integration of upwind scheme for finite volume method is utilized to discretize the equations on the staggered mesh. The scheme of a new adaptive mesh is proposed for the moving boundary problem and the time term is discretized by the-implicit scheme. It remarkably reduces the CPU time by local linearization of coefficient and the compressible storage of the large sparse matrix of discretized equations. The discretized equations are solved by the IMSL. The numerical implement is discussed in detail. The validation of this method is demonstrated by comparison of the numerical results with those of the SARUMAN and the QUENCHER and experimental measurements.

  • To estimate the thermal characteristics and toxic parameters on styrene copolymers, We have investigated the activation energy, physical features and generation possibility of toxic material like narcotic gases. The activation energy was 25${\~}$50 Kcal/mol by the Kissinger's and DSC method at high temperature decomposition. It will be good information to estimate the possibility of fire occurrence. From calculations of FED, the values of $LC_{50}$ for PS, SAN and ABS were checked as 8,580, 265 and 308 $mg/m^3$ The mechanisms of thermal decomposition were mainly estimated by main chain scission, not by side group on FT-IR analysis.

  • In this paper, we analyzed the electrical characteristics with Micro-cracks in Photovoltaic module. Micro cracks are increasing the breakage risk over the whole value chine from the wafer to the finished module, because the wafer or cell is exposed to mechanical stress. And The solar cells have to with stand the stress under out door operation in the finished module. Here the mechanical stress is induced by temperature changes and mechanical loads from wind and snow. So, we experimentally analyze the direct impact of micro-cracks on the module power and the consequences after artificial aging. The first step, we made micro-cracks in PV module by mechanical load test according to IEC 61215. Next, PV modules applied the thermal cycling test, because micro-cracks accelerated aging by thermal cycling test, according to IEC61215. Before every test, we checked output and EL image of PV module. As the result of first step, we detected little power loss(0.9%). But after thermal cycling test increased power loss about 3.2%.

  • Latex polymers are widely used for adhesive, binder, paint etc. Especially the PVAc(Polyvinyl acetate) latex which manufactured by vinyl acetate and vinyl alcohol as protective colloid is a useful environmentally friendly adhesive. To increase useful property of PVAc latex, this study was carried out for checking thermal characteristics and physical condition of PVAc latex by DSC, FT-IR, Pyrolyzer GC-MS. The activation energies of thermal decomposition for 40, 48, 56, 64% solid content of PVAc latex were found as 28.1-36.0kcal/mol by Kissinger's method and 17.2-22.0kcal/mol by DSC method. Actually, reasonable solid content could be consiered as 56% because of activation energy and adhesive characteristics. According to the effect of protective colloid for 4, 10, 15, 20wt%, the activation energy shows same tendency to both method and in case of l5wt% has been found as the highest activation energy. The mechanism of thermal decomposition was mainly estimated by main chain scission, not by side group on FT-IR analysis. Main component of Pyrolzer GC-MS result were consisted of $CH_3COOH$, $CH_3$, $H_2O$ and light gases(CO, $CO_2$, $CH_4$ etc).

  • The most important advantage of nanoparticles is the increased thermal conductivity coefficient and convection heat transfer coefficient so that, as a result of using a 1.5% volume concentration of nanoparticles, the thermal conductivity coefficient would increase by about twice. In this paper, the effects of a nanofluid ($TiO_2$/water) on heat transfer characteristics such as the thermal conductivity coefficient, heat transfer coefficient, fuel clad, and fuel center temperatures in a VVER-1000 nuclear reactor are investigated. To this end, the cell equivalent of a fuel rod and its surrounding coolant fluid were obtained in the hexagonal fuel assembly of a VVER-1000 reactor. Then, a fuel rod was simulated in the hot channel using Computational Fluid Dynamics (CFD) simulation codes and thermohydraulic calculations (maximum fuel temperature, fluid outlet, Minimum Departure from Nucleate Boiling Ratio (MDNBR), etc.) were performed and compared with a VVER-1000 reactor without nanoparticles. One of the most important results of the analysis was that heat transfer and the thermal conductivity coefficient increased, and usage of the nanofluid reduced MDNBR.
