Analysis of Anomalous Subthreshold Characteristics in Ligtly-Doped Asymmetric Double-Gate MOSFETs (Asymmetric Double-Gate MOSFET의 Subthreshold 특성 분석)

  • The subthreshold characteristics of Double-Gate MOSFETs are analyzed for various Tsi. In the lightly-doped asymmetric device, it is found that the subthreshold current dramatically increases as the Tsi increases and this phenomenon is due to the linear distribution of potential in the channel region with low depletion-charge. Further, we derived an analytical equation which can explain this phenomenon and verified the accuracy of analytical equation by comparing with the result of device simulation.

  • In this paper, 3-phase hybrid series active power filter for compensate current harmonics, voltage drop and unbalanced voltage in the network presented. The proposed system is implemented with a space vector modulation voltage source inverter and a high pass filter connected in parallel to the power system. Here the load is six-pulses thyristor rectifier. The phase angle detected in order to generation reference voltage at load terminal is synchronized with the positive sequence component of the unbalanced source by using symmetrical component transformation. The proposed system has an function harmonic isolation between source and load, voltage regulation, and unbalance compensation. Therefore, what the power system is improved quality, the source current is maintained as a nearly sinusoidal waveform and the load voltage is regulated with a rated voltage regardless of the source variation condition. To verify the validity of the proposed compensating system, the computer simulation and experiment are carried out.

  • This Paper presents the transient analysis of the single-phase line-start permanent magnet synchronous motor. To analyse the starting characteristics, the dynamic equation which is combined electric dynamic equations with mechanical dynamic equation is used. The electric dynamics are derived from the d-q axis voltages of stator and rotor respectively. Especially, symmetrical components transformation is used to consider unbalanced magnetic field which is produced by single-phase input. Non-linear d-q axis inductances according to current amplitude and current phase angle are calculated by Finite Element Method and applied to lumped parameter circuit. The analysis methods are validated by comparing simulated and experimental results.

  • In this article, 1 would like to explore the estimation method of time-varying voltage sags in large industrial systems considering the short circuit contributions of rotating machines. For the power distribution system of KEPCO(Korea Electric Power Corporation), the magnitude of initial symmetrical short circuit current is generally not changed. However, in industrial systems which contain a number of rotating machines, the magnitude of voltage sag is generally changed from the initial to the clearing time of a fault due to the decreasing contribution of rotating machines for a fault current. The time-varying characteristics of voltage sags can be calculated using a short circuit analysis that is considered the time-varying fault currents. For this, the prediction formulations of time-varying voltage sags are proposed using a foreign standard. The proposed method contains the consideration of generator and motor effects. For the test of proposed formulations, a simple system of industrial consumer is used for the comparison conventional and proposed estimation method of voltage sag characteristics.

  • In this work, a highly linear video-speed CMOS current-mode digital-to-analog converter (DAC) is proposed. A newswitching scheme for the current cell matrix of the DAC simultaneously reduces graded and symmetrical errors to improve integral nonlinearities (INL). The proposed DAC is designed to operate at any supply voltage between 3V and 5V, and minimizes the glitch energy of analog outputs with degliching circuits developed in this work. The prototype dAC was implemented in a LG 0.8um n-well single-poly double-metal CMOS technology. Experimental results show that the differential and integral nonlinearities are less than .+-. LSB and .+-.0.8LSB respectively. The DAC dissipates 75mW at a 3V single power supply and occupies a chip area of 2.4 mm * 2.9mm.

  • In this paper, a novel zero-voltage-switching(ZVS) resonant DC-DC converter is proposed. It is composed of two symmetrical active-clamped circuits, the converter can be achieve ZVS in each switches. Also, active clamp capacitor ratios($\alpha$) of proposed circuit can be reduce a peak stress of switching voltage for each main switch. Simulation results using Pspice 9.2 ver and $C^{++}$ characteristic analysis show a provement for the validity of theoretical analysis. The analysis of the proposed Current-Fed Push Pull type DC-DC converter is generally described by using normalized parameter, and achieved an evaluated characteristic values which is needed to design a circuit. We confirm a rightfulness theoretical analysis by comparing a theoretical values and experimental values obtained from experiment using MOSFET as switching devices.

  • Single phase induction motor(SPIM) is used widely because it is driven by single phase source. However, the efficiency of the motor is not good due to saturation of magnetic material. To analyze the motor accurately, the magnetic saturation characteristics should be considered in analysis of equivalent circuit. In this paper, lumped parameter of circuit are derived from multi phase induction motor using method of symmetrical coordinates. Also, we presents a method for the equivalent circuit analysis of SPIM using magnetic saturation rate. The magnetic nonlinearity is considered deriving magnetizing reactance from voltage-current saturation curve. As a results, current characteristic, torque, output and efficiency are shown through analysis of equivalent circuit. A simulation results of SPIM will be used to improve the characteristics and efficiency of motor.

Characteristic of In Situ Suspended Particulate Matter at the Gwangyang bay Using LISST-100 and ADCP (LISST-100과 ADCP를 이용한 광양만 현장 부유입자물질 특성 연구)

  • In order to measure in-situ suspended particle size, volume concentration of suspended particulate matter and current speed, mooring observation was performed at the Gwangyang Bay by using of an optical instrument, 'LISST-100' and an acoustic instrument, 'ADV'(St. S1). And the sediment flux was obtained based on the concentration of suspended particulate matter and current speeds measured at three lines of Gwangyang Bay during ebb and flood tide of August 2006. To investigate the spatial variation of suspended particulate matter, profiling observations were measured difference echo intensity and beam attenuation coefficient by using of ADCP and Transmissometer (Line A, B, C). The suspended sediment flux rate at the mouth of Gwangyang Bay was observed to be higher during asymmetrical than symmetrical of current speeds. The flux of suspended particulate matter concentration and current speeds were transported to southeastern direction of surface layer and northwestern direction of bottom layer at the western area at line A of Gwangyang Bay. Small suspended particles have been found to increase attenuation and transmission more efficiently than similar large particles using acoustic intensity (ADV/ADCP) or optical transmit coefficient (LISST-100/Transmissometer). The application and problems as using optical or acoustic instruments will be detected for use in time varying calibrations to account for non-negligible changes in complex environments in situ particle dynamics are poorly understood.

Step-Up Asymmetrical Nine Phase Delta-Connected Transformer for HVDC Transmission

  • In order to provide a source for nine phases suitable for 18-pulse ac to dc power, this paper proposes a new structure for a step-up asymmetrical delta-connected transformer for converting three-phase ac power to nine-phase ac power. The design allows for symmetry between the nine output voltages to improve the power quality of the supply current and to minimize the THD. The results show that this new structure proves the equality between the output voltages with $40^{\circ}-{\alpha}$ and $40^{\circ}+{\alpha}$ phase shifting and produces symmetrical output currents. This result in the elimination of harmonics in the network current and provides a simulated THD that is equal to 5.12 %. An experimental prototype of the step-up asymmetrical delta-autotransformer is developed in the laboratory and the obtained results give a network current with a THD that is equal to 5.35%. Furthermore, a finite element analysis with a 3D magnetic field model is made based on the dimensions of the 4kVA, 400 V laboratory prototype three-phase with three-limb delta-autotransformer with a six-stacked-core in each limb. The magnetic distribution flux, field intensity and magnetic energy are carried out under open-circuit operation or load-loss.

A Study on the Dual Emitter Structure 4H-SiC-based LIGBT for Improving Current Driving Capability (전류 구동 능력 향상을 위한 듀얼 이미터 구조의 4H-SiC 기반 LIGBT에 관한 연구)

  • In this paper, a SiC-based LIGBT structure that can be used at high voltage and high temperature is presented. In order to improve the low current characteristic, a dual-emitter symmetrical around the gate is inserted. In order to verify the characteristics of the proposed device, simulation and design were conducted using Sentaurus TCAD simulation, and a comparative study was conducted with a general LIGBT. In addition, splitting was performed by designating a variable for the length of the N-drift region in order to verify the electrical characteristics of the minority carriers. As a result of the simulation it was confirmed that the proposed dual-emitter structure flows a higher current at the same voltage than the conventional LIGBT.
