Double Side SMT and Molding Process Development for mPossum Package

  • 3-Dimensional System in Package (3-D SiP) structure (Amkor calls it mPossum-molded Possum) using double side Surface Mount Technology (SMT) and double side molding was evaluated in order to achieve small/thin form factor as well as good functionality by integration and double side layout. As the new platform on laminate substrate basis, molding process was challenge in mold flow balance at top and bottom side and package warpage control over the overall assembly process. There were two types of different molding process evaluated with 1) 1-step molding which was done at both side at the same time and 2) 2-step molding which was done at the conventional molding process twice. Mold simulation helped to narrow down the material selections and parameters available before actual sample build. There were many challenges for this first trial in design/ parameter and material types but optimized them to enable this structure.

  • System In Package (SiP) is getting popular and momentum for the recent wearable, IoT and connectivity application apart from mobile phone. This is driven by market demands of cost competitive, lighter and smaller/thinner and higher performance. As one of many semiconducting assembly products, Leadframe product has been widely used for low cost solution, light/ small and thin form factor. But It has not been applied for SiP although Leadframe product has many advantages in cost, size and reliability performance. SiP is mostly based on laminate substrate and technically difficult on Leadframe substrate because of a limitation in SMT performance. In this paper, Leadframe based SiP product has been evaluated about key technical challenges in SMT performance and electrical shield technology. Mostly Leadframe is considered not available to apply EMI shield because of tie-bar around package edge. In order to overcome two major challenges, connection bars were deployed properly for SMT pad to pad and additional back-side etching was implemented after molding process to achieve electrical isolation from outer shield coating. This product was confirmed assembly workability as well as reliability.

어선과 레저선박의 효율적 관리를 위한 관리대상 어항 선정에 대한 연구 - 제주특별자치도 어항을 중심으로 - (A study on the selection of management target fishing port for efficient management of fishing boats and pleasure boats - Jeju special self-governing province focuses on the fishing port -)

  • In Jeju, in order to efficiently manage and coexist fishing boats and passenger ships in narrow ports, it is necessary to establish reasonable policies. The survey was conducted on 99 fishing ports, from December 1 to 31, 2018. A site survey was conducted on 30 parties (15 in Jeju City and 15 in Seogwipo City) concerning with the use of fishing ports in Jeju to review the appropriate conditions for selecting fishing ports as control subjects. The survey determined size of pleasure craft mooring within fishing port (20%), size of fishing boat mooring (20%), and accessibility of fishing port (20%) under on-site survey factors as well as willingness to form a consultative group between fishing boat and pleasure craft users (20%). Upon the request of the survey, positive and negative opinions were collected on the establishment of a safety control center in the fish port. Based on the survey results, the factors mentioned above were applied to each and every fishing port within Jeju. The bottom five fishing ports in Jeju with the lowest total factor scores were identified and selected as control subjects for review and study. Of the five fishing ports selected as control subjects amidst the 99 fishing ports in Jeju, Dodu Fishing Port had the lowest score of 22% among the national fishing harbors. Among the local fishing ports, Hwabuk Fishing Port had the lowest score of 18%, followed by Sagae Fishing Port with a score of 22%. Hamdeok Fishing Port had the lowest score of 24% among the fishing port villages, whereas Ojo Fishing Port had the lowest score of 24% among the small fishing ports.

  • 자동차의 자율주행 기술이 확대되면서 '눈'의 역할을 하는 센서가 점차 중요시되고 있다. 최근 차량에 장착되는 라이다 센서는 채널이 많을수록 피사체에 반사된 신호 또한 풍부해짐에 따라 장애물, 지형, 차량 등 주변 환경 탐색의 정확도가 높아진다. 하지만, 라이다 센서는 채널 증가에 따른 열배 이상 가격의 차이가 있으며, 이러한 가격적인 문제로 보급형 차량보다는 고가의 차량에만 부분적으로 사용되고 있다. 본 연구는 저 가격의 16 채널의 라이다를 복수개로 구성하여 동시에 신호를 수집 처리하여 하나의 입체공간으로 융합하고 이를 나타낼 수 있게 함으로써 64 채널의 라이더와 같은 효과를 나타낼 수 있게 하였다. 이를 통해서 차량 심미성의 개선과 함께 보급화를 위한 기반을 제공할 수 있다.

중소기업 제조업체 근로자의 행복감 영향 요인 (Influencing Factor of Happiness in the Employees of SME Manufacturing industry)

  • 본 연구는 중소기업 제조업체 근로자의 행복감의 영향 요인을 조사하였다. 자료 수집은 이 연구에 동의한 근로자에게 설문조사를 통해 수집되었고 최종 대상은 139명 이었다. 자료 분석은 SPSS/WIN Ver 18.0 프로그램을 이용하여 T-test, one-way ANOVA, Pearson's correlation coefficients, and Hierarchical regression analysis을 실시하였다. 일반적 특성에 따른 행복감은 연령, 학력, 종교, 월수입, 월수입 만족도, 직급, 근무방식에 따라 유의한 차이가 있었다. 행복감은 자아 존중감과 대인 돌봄 인식과 양의 상관 관계를 보였고 직무 스트레스와는 음의 상관관계를 보였다. 행복감에 가장 영향을 미치는 예측 변인은 자아존중감이었고, 그 다음은 대인돌봄인식 이었다. 이 들 변수의 설명력은 46.6%이었다. 중소기업 제조업체 근로자의 행복감을 향상시키기 위한 전략을 세우는데 자아존중감, 대인돌봄인식을 고려해야 함을 확인하였다. 이는 중소기업 제조업체 근로자의 행복감을 향상을 위한 간호중재 방안을 계획하는데 중요한 기초자료가 될 것이다.

소구경 탄자의 충돌속도 추정방법 제안 (A new method to estimate the striking velocity for small caliber projectiles)

  • 본 논문은 MIL-STD-662F의 방호한계속도 산출을 위해 충돌속도를 추정하는 새로운 방법을 제안하였다. 기존 MIL-STD-662F의 방법은 충돌속도를 추정하기 위해 상대공기밀도, 항력계수, 형상인자, 탄도계수 등이 필요하여 기초연구가 필수적이라는 한계를 가지고 있다. 하지만 제안한 방법은 기초연구 없이도, 기기에서 측정된 속도와 측정기기와 타격점까지 거리만으로 충돌속도를 추정할 수 있다. 이를 검증하기 위해 M193탄과 M80탄을 사용하였고, 미국의 검증된 PRODAS의 데이터를 기반으로 MIL-STD-662F 방법의 충돌속도 추정값과 제안한 방법의 충돌속도 추정값을 비교하고 분석였다. 실험결과에서 제안한 방법이 일부 속도구간에서는 MIL-STD-662F의 방법보다 오차가 크지만 방호한계속도 산출은 가능하였고, 대부분의 속도구간에서는 MIL-STD-662F보다 오차가 작다는 것을 보였다.

고체 로켓 모터의 체결 볼트와 오링에 대한 베이지안 접근법 기반 모수 추정과 신뢰성 해석 (Parameter Estimation and Reliability Analysis Using Bayesian Approach for Bolted Joint and O-ring Seal of Solid Rocket Motor)

  • 로켓 모터와 같은 일회성 시스템은 매우 높은 신뢰도를 요구하기 때문에 합리적인 신뢰성 설계 방안이 필요한데 아직 국내에서는 단순히 각 부품별로 안전 계수를 부여하는 설계 방법을 적용해 왔다. 고전적인 신뢰성 해석에서는 한계 상태 함수에 사용되는 변수가 단일 값으로 입력되고 몇 개의 실험 데이터에 대하여 단순히 평균과 표준 편차를 취한 뒤 그 값을 신뢰성 해석에 사용하기 때문에 로켓 모터와 같이 높은 수준의 신뢰도를 요구하는 시스템에서 위험한 결과를 도출할 수 있다. 본 연구에서는 로켓 모터의 체결 볼트와 오링을 대상으로 베이지안 접근법을 활용하여 입력 변수를 통계적으로 추정하고 이를 통한 신뢰성 해석을 수행하였다. 추정된 변수는 확률 분포 형태로 도출되며 신뢰성 해석 결과로 계산되는 실패 확률 역시 분포로 주어지기 때문에 객관적이고 정량적인 설계 기준을 설정할 수 있다.

회전 유연 디스크의 비 접촉 진동 억제 (Non-contact Vibration Suppression of a Rotating Flexible Disk)

  • Current information storage devices read/write data on the rotating disk. The axial vibration of a rotating disk should be suppressed for the successful operation of the device. Information storage devices widely used in these days adopt relatively thick disk which is stiff enough to suppress axial vibration under allowable limit. However, the thickness of the disk is going to be thinner and thinner as the small form factor of the devices is getting preferred by the consumer. In this study, a stabilizer system, which is composed with 8 air bearings, is proposed for suppressing the axial vibration of a $95{\mu}m$ thick PC disk in a non-contacting manner. The performance of the stabilizer system is simulated by numerical computation and then confirmed its results through a series of experiment. A thin and flexible disk has various vibration modes when it rotates in high speed. The stabilizer system generates positive as well as negative pressure due to the rotation of flexible disk so that the force due to the pressure distribution pushes and pulls rotating disk in a non-contacting manner. The balance between positive and negative pressure forces can be obtained by adjusting the area and the slope of the air bearing surface. The axial vibration of the flexible disk of 120mm diameter is suppressed successfully from over $1000{\mu}m$ to $30{\mu}m$ peak-to-peak value at the rotational speed of 5,000rpm.

A Molecular Dynamics Study of the Stress Effect on Oxidation Behavior of Silicon Nanowires

  • Silicon nanowires (Si NWs) have been extensively studied for nanoelectronics owing to their unique optical and electrical properties different from those of bulk silicon. For the development of Si NW devices, better understanding of oxidation behavior in Si NWs would be an important issue. For example, it is widely known that atomic scale roughness at the dielectric (SiOx)/channel (Si) interface can significantly affect the device performance in the nano-scale devices. However, the oxidation process at the atomic-scale is still unknown because of its complexity. In the present work, we investigated the oxidation behavior of Si NW in atomic scale by simulating the dry oxidation process using a reactive molecular dynamics simulation technique. We focused on the residual stress evolution during oxidation to understand the stress effect on oxidation behavior of Si NWs having two different diameters, 5 nm and 10 nm. We calculated the charge distribution according to the oxidation time for 5 and 10 nm Si NWs. Judging from this data, it was observed that the surface oxide layer started to form before it is fully oxidized, i.e., the active diffusion of oxygen in the surface oxide layer. However, it is well-known that the oxide layer formation on the Si NWs results in a compressive stress on the surface which may retard the oxygen diffusion. We focused on the stress evolution of Si NWs during the oxidation process. Since the surface oxidation results in the volume expansion of the outer shell, it shows a compressive stress along the oxide layer. Interestingly, the stress for the 10 nm Si NW exhibits larger compressive stress than that of 5 nm Si NW. The difference of stress level between 5 an 10 anm Si NWs is approximately 1 or 2 GPa. Consequently, the diameter of Si NWs could be a significant factor to determine the self-limiting oxidation behavior of Si NWs when the diameter was very small.

CFD를 이용한 모형선과 실선 스케일의 반류 비교 (Wake Comparison between Model and Full Scale Ships Using CFD)

  • Assessment of hydrodynamic performance of a ship hull has been focused on a model ship rather than a full-scale ship. In order to design the propeller of a ship, model-scale wake is often extended to full-scale based upon an empirical method or designer's experience, since wake measurement data for a full-scale ship is very rare. Recently modern CFD tools made some success in reproducing wake field of a model ship, which implicates that there are some possibilities of the accurate prediction of full-scale wakes. In this paper firstly the evaluation of model-scale wake obtained by Fluent package was performed. It was found that CFD calculation with the Reynolds-stress model (RSM) provided much better agreement with wake measurement in the towing tank than with the realizable k-$\varepsilon$ model (RKE). In the next full-scale wake was calculated using the same package to find out the difference between model and full-scale wakes. Three hull forms of KLNG, KCS, KVLCC2 having measurement data open for the public, were chosen for the comparison of resistance, form factor, and propeller plane wake between model ships and full-scale ships.
