  • We propose the equivalent circuit model including all parasitic components in input gate of sense amplifier of DDI DRAM with butting contact structure. We analysed the effect of parasitic schottky diode by using the proposed model in the operation of sense amplifier. The cause of single side fail and the temperature dependence of fail rate in DDI DRAM are due to creation of the parasitic schottky diode in input gate of sense amplifier. The parasitic schottky diode cause the voltage drop in input gate, and result in decreasing noise margin of sense amplifier. therefore single side fail rate increase.

  • Photovoltaic System is increasing install capacity based on environmental-friendly characteristics. It have been actively studied to improve the efficiency. In order to design highly efficient system, it is important to understand the output characteristics of solar panels. The single diode model can represent the physical characteristics of solar panel. But it needs complex process such as mutli-step measurement and numerical analysis to get the exact parameters. In this paper, The method for extracting characteristic parameters of the single diode model based on the I-V characteristic curves in the panel manufacturer's data-sheet is presented. To verify the proposed method, solar cell model constructed in simulink. Simulink model output compared with output graph in datasheet.

  • A large-signal time-domain model is implemented to analyze an FG-LD (Fiber Grating Laser Diode) in which a reflective laser diode is hybrid-integrated with a fiber Bragg grating (FBG). When the length of the externally integrated resonator is 8 mm, in which the effective FBG length of 2.1 mm is included, a static frequency chirp of 0.44 GHz and a dynamic frequency chirp of 6.4 GHz are observed. In addition, it is also observed that the eye of the 10Gbps NRZ signal is well open. The FG-LD is expected to be a cost-effective solution for a 10Gbps-class single wavelength laser covering a span of 50 km range.

  • This paper describes the design and implementation of a new diode clamped multilevel inverter for variable frequency drive. The diode clamp multilevel inverter has been widely used for low power, high voltage applications due to its superior performance. However, it has some limitations such as increased number of switching devices and complex PWM control. In this paper, a new topology is proposed. New topology requires only (N-1) switching devices and (N-3) clamping diodes compared to existing topology. A modified APO-PWM control method is used to generate gate pulses for inverter. The proposed inverter topology is coupled with single phase induction motor and its performance is tested by MATLAB simulation. Finally, a prototype model has built and its performance is tested with single phase variable frequency drive.

  • A novel variant of full multi-modulation applications to diode-clamped and cascade multilevel inverter-termed single carrier multi-modulation is presented. The proposed PWM-technique is advantageous for its simple implementation. The correlation between multi-carrier and single-carrier multi-modulations is deduced. For the PWM methods, a mathematical model of voltage source inverter and general algorithm for the multi-modulating modulator are proposed. The theory is demonstrated by simulation results

  • This paper proposes a dynamic thermo-electric model that links electrical parameters with thermal parameters. In this model, the irradiance and ambient temperature are used to calculate the cell temperature based on a four-layer model that includes the PV cell and surround materials. The calculated cell temperature is then used in the electrical model to accurately adjust the PV electrical characteristics. Dynamic PV characteristics, parallel capacitive and series inductive components, are added to the conventional single-diode model. The results show the effectiveness of this model rather than other conventional models of a PV panel.
