MOSFET(Metal Oxide Semiconductor Field Effect Transistor)의 소형화에 따른 쇼트 채널 효과(short channel effect)에 의한 threshold voltage($V_{th}$), Drain Induced Barrier Lowering(DIBL), subthreshold swing(SS) 또한 비교하였다. 이에 더하여, 기존의 상용툴로 NW를 해석한 시뮬레이션 결과와도 비교해봄으로써 NW의 size scaling에 대한 EDISON NW 해석 simulation의 정확도를 파악해보았다.

  • In this paper, we have presented the simulation results about threshold voltage of nano scale lightly doped drain (LDD) MOSFET with halo doping profile. Device size is scaled down from 100nm to 40nm using generalized scaling. We have investigated the threshold voltage for constant field scaling and constant voltage scaling using the Van Dort Quantum Correction Model (QM) and direct tunneling current for each gate oxide thickness. We know that threshold voltage is decreasing in the constant field scaling and increasing in the constant voltage scaling when gate length is reducing, and direct tunneling current is increasing when gate oxide thickness is reducing. To minimize the roll off characteristics for threshold voltage of MOSFET with decreasing channel length, we know $\alpha$ value must be nearly 1 in the generalized scaling.

  • This paper presents an autotuning algorithm of scaling factor in order to improve system performance. We define the scaling factor of fuzzy controller as a function of error and error change. This function is tuned by the output of performance evaluation level utilizing the error of overshoot and rising time. Simulation results show that the proposed algorithm has good tuning performance for a system with parameter change.

  • This paper deals with a self-tuning fuzzy controller. The fuzzy controller is constructed with linguistic rules which consist of the fuzzy sets. Each fuzzy set is characterized by a membership function. The tuning fuzzy controller has paramenters that are input/output scaling factors to effect control output. In this paper we propose a tuning method for the scaling factor Computer simulations carried out on first-order and second-order processes will show how the present tuning approach improves the transient and the steady-state characteristics of the overall system. The applicability of the proposed algorithm is certified by computer simulation results.

  • The objective of this study is to evaluate the hybrid downscaling method combined Step-Wise Scaling (SWS) method with Regional Climate Model (RCM) simulation data for climate change impact study on hydrology area. The SWS method is divided by 3 categories (extreme event, dry event and the others). The extreme events, wet-dry days and the others are corrected by using regression method, quantile mapping method, mean & variance scaling method. The application and evaluation of SWS method with 3 existing and popular statistical techniques (linear scaling method, quantile mapping method and weather generator method) were performed at the 61 weather stations. At the results, the accuracy of corrected simulation data by using SWS are higher than existing 3 statistical techniques. It is expected that the usability of SWS method will grow up on climate change study when the use of RCM simulation data are increasing.

  • Fuzzy logic control(FLC) has been studied extensively and has been applied in various applications. The most popular control strategy takes the Fuzzy Proportional-Integral(FPI) form while systematic methods have been developed to derive the fuzzy rules and membership functions the choice of the scaling factors remains an open problem, In this paper an analytical FPI scaling factor determining method is derived based on the functional equivalence of the PI and FPI controllers. Simulation have been carried out with a brushless DC motor drive system as test-bed the obtained results drive system as test-bed the obtained results have verified that the derived method is applicable to both the initial choice and further tuning of the FPI scaling factors.

  • An optimal tuning algorithm of scaling factors is presented in this paper to automatically improve the performance of fuzzy controller. Especially, fuzzy controller has determined an moderate Scaling factor through trial and error. The presented method estimates automatically the optimal values of I/O scaling factors, using modified steepest descent method and this optimal tuning is for nonlinear input/output scaling factors. Simulation results verify the validity of the presented method.

  • The design of an efficient scaler to enhance the edge data is one of the most important issues in video signal applications, because the perceptual quality of the processed image is sensitively affected by the degradation of edge data. Various conventional scaling schemes have been proposed to enhance the edge data. In this paper, we propose an efficient scaling algorithm for this purpose. The proposed method is based on the discrete cosine transform-based interpolation filter (DCT-IF) because it outperforms other scaling algorithms in various configurations. The proposed DCT-IF incorporates weighting parameters that are optimized for training data. Simulation results show that the quality of the resized image produced by the proposed DCT-IF is much higher than that of those produced by the conventional schemes, although the proposed DCT-IF is more complex than other conventional scaling algorithms.

  • In this study, to assess the validity of scaling law which was based on the ventilation factor and utilized in fields of compartment fires, numerical simulations were conducted on full- and 2/5 reduced-scale compartment fires using FDS and simulation results were compared with the previously published experimental data. The numerical modeling used in this study was verified by comparing the predicted temperature at several points of the upper layer with the experiment data. Temperature and concentration distribution inside of compartments and velocity profile at door of compartment are analyzed to assess the validity of scaling law. Comparison between the predicted results on the full- and reduced-scale compartments shows good agreements on the inner compartment flow patterns, outflowing flame patterns from the compartments, and vertical temperature distributions.

  • The scaling relationship of the longest relaxation time of a single chain of semiflexible biological polyelectrolyte has been investigated by performing well-established coarse-grained Brownian dynamics simulations. Two kinds of longest relaxation times were estimated from time-sequences of chain trajectories, and their behaviors were interpreted by applying the scaling law for different molecular weights of polyelectrolyte and Debye lengths. The scaling exponents for longest stress relaxation and rotational relaxation are found in the ranges of 1.67-1.79 and 1.65-1.81, respectively, depending on the physicochemical interaction of electrostatic Debye screening. The scaling exponent increases with decreasing screening effect, which is a special feature of polyelectrolytes differing from neutral polymers. It revealed that the weak screening allows a polyelectrolyte chain to follow the behavior in good solvent due to the strong electrostatic repulsion between beads.
