Accuracy Evaluation of the FinFET RC Compact Parasitic Models through LNA Design (LNA 설계를 통한 FinFET의 RC 기생 압축 모델 정확도 검증)

  • Parasitic capacitance and resistance of FinFET transistors are the important components that determine the frequency performance of the circuit. Therefore, the researchers in our group developed more accurate parasitic capacitance and resistance for FinFETs than BSIM-CMG. To verify the RF performance, proposed model was applied to design an LNA that has $S_{21}$ more than 10dB and center frequency more than 60GHz using HSPICE. To verify the accuracy of the proposed model, mixed-mode capability of 3D TCAD simulator Sentaurus was used. $S_{21}$ of LNA was chosen as a reference to estimate the error. $S_{21}$ of proposed model showed 87.5% accuracy compared to that of Sentaurus in 10GHz~100GHz frequency range. The $S_{21}$ accuracy of BSIM-CMG model was 56.5%, so by using the proposed model, the accuracy of the circuit simulator improved by 31%. This results validates the accuracy of the proposed model in RF domain and show that the accuracies of the parasitic capacitance and resistance are critical in accurately predicting the LNA performance.

  • The circuit of the EEFL system and the inverter has been analyzed into the resistance RL, the capacitance C of the EEFL-backlight system, and the inductance of transformer in the inverter. The lamp resistance and capacitance are deter-mined from the phase difference is between the lamp current and voltage and from the Q-V diagram, respectively. The single Lamp of EEFL for 32' LCD-BLU has the resistance of $66\;k\Omega$ and the capacitance of 21.61 pF. The resistance, which is connected by parallel in the 20-EEFLS BLU, is $3.3\;k\Omega$ and the capacitance is 402.1 pF. The matching frequency in the operation of lamp system is noted as $\omega_M=1/\sqrt{L_2C(1-k^2)}$, where $L_2$ is the inductance of secondary coil and k is the coupling coefficient between primary and secondary coil. The lamp current and voltage has maximum value at the matching frequency in the LCD BLU system. The results of analytic solutions are in good agreement with the experimental results.

  • The objective of this study was to develop a real-time soil moisture meter using RF impedance. The impedance suchas capacitance and resistance (or conductance) was analyzed using parallel cylinder type capacitance probe(C-probe) and Q-meter (HP4342). The capacitance and conductance of soil increased as volumetric water content increased. The 5 MHz of modified Colpitts type crystal oscillator was designed to detect the capacitance change of the C-probe with moist soil. A third order polynomial regression model was proposed to describe the relationship between RF impedance and volumetric water content. The prototype real time moisture meter consisted of the C-probe, sample container, oscillator, frequency counter and related signal processing units. The calibration equation for measurement of volumetric moisture content of soil was developed and validated. The correlation coefficient and root mean square error between measured volumetric water content by oven method and predicted values by prototype moisture meter for unknown soil samples were 0.984 and 0.032$cm^3$$cm\^3$, respectively.

VPI Varnishing Technology Effects on Frequency Characteristics of an Air Core Inductor Used in LISN Circuit Application

  • The functional characteristic of LISN circuit, which is used for measurements of conductive noise in mains power line, is basically related to frequency characteristics of passive elements like inductors used in the circuit as well as the frequency response of inductors is highly related to the resins used in the varnishing process. The significant problem in determination of an inductor's frequency characteristic is the intrinsic resistance, inductance and parasitic capacitance. In this triplet, the parasitic capacitance is the major limiting factor of inductor's frequency range. This capacitance depends on inductor design parameters and materials filling the spaces of coil like resin and its coherency after curing process. In this paper, two similar inductors were designed and built. The first inductor was not varnished while the second one was varnished with VPI technology. VPI, or Vacuum, Pressure, Impregnation technology is one of the most reliable methods performing good insulating conditions for electrical circuits and windings based on resins. The measured results show that implying varnishing technology does not significantly affect the frequency response. However, due to mechanical solidity aspects and improved environmental protection, it is better to varnish the inductors.

Optimization of Capacitance Balance for a Hybrid Supercapacitor Consisted of LiMn2O4/AC as a Positive and AC Negative Electrode

  • A hybrid supercapacitor is fabricated using a composite material from $LiMn_2O_4$ (LMO) and activated carbon (AC) as the positive electrode and AC as the negative electrode to form the (LMO + AC)/AC system. Volume ratio (positive : negative) of electrodes is controlled to investigate of the power and energy balance. The (LMO + AC)/AC system shows better performances than the LMO/AC system. Especially, electrochemical impedance spectra, rate charge.discharge and cycle performance testing show that the (LMO + AC)/AC system have an outstanding electrochemical performance at volume ratios of (LMO + AC)/AC = 1 : 1.7 and 1 : 2. Electric double layer capacitor (EDLC) capacitance between AC of the positive electrode and AC of the negative electrode improves power density without loss of capacitance. Stable capacitance is achieved by lowering the positive electrode resistance and balancing the energy and power densities between the positive and negative electrodes by the addition of AC to the positive electrode at high current density.

Design and Analysis of Electrical Properties of a Multilayer Ceramic Capacitor Module for DC-Link of Hybrid Electric Vehicles

  • Multilayer capacitors with high ripple current and high capacitance were manufactured. The electrical properties of these capacitors were characterized for potential application for DC-link capacitors in hybrid electric vehicle inverters. Internal electrode structures were designed to achieve high capacitance and reliability. A single multilayer capacitor showed $0.46{\mu}F/cm^3$ of capacitance, 0.65% of dielectric loss, and 1450 V to 1650 V of dielectric breakdown voltage depending on the design of the internal electrode. The capacitor module designed with several multilayer capacitors gave a total capacitance of $450{\mu}F$, which is enough for hybrid electric vehicles. In particular, an equivalent series resistance of $4.5m{\Omega}$ or less will result in 60 $A_{rms}$, thereby reaching the allowed ripple current for hybrid electric vehicles.

  • We report on the static and dynamic characteristics of optically modulated resonant tunneling diode oscillator (RTDO) formed in double-barrier quantum-well structure. Under the illumination of Ti:Sapphire laser, the dc current-voltage (I-V) curves of RTDO shifted towared lower voltages. This characteristic was found to odify the series resistance, negtive differential resistance, capacitance, and the inductance of the RTDO. As a result, the resonant frequency of TRDO centered at 5.302 GHz was found to decrease about 20 MHz under the laser illumination. At a constnat bias voltage, the oscillation frequency decreased linearly as the laser power was increased.

  • In this paper, an estimation scheme based on an augmented sigma-point Kalman filter to estimate the state of charge (SOC) of the battery is presented, where the battery parameters of the series resistance ($R_o$), diffusion capacitance ($C_1$) and resistance ($R_1$) are also estimated through the recursive least squares (RLS) for better accuracy of the SOC. The effectiveness of the proposed method is verified by simulation results.

  • In the design of superconducting cable systems, quench analysis have to be advanced for applying to a real systems. It is necessary to calculate the current, voltage and resistance during the quench. Simulation program named EMTDC was used to analyze the quench state. Normal zone evaluation and quench development with EMTDC are one of the major features of quench analysis. This paper presents the two kinds of quench control models which are the Switch Control Type and the Fortran Control Type. In case of the quench developing area, the simplicity cable model consist of resistance, inductance and capacitance. The impedance of the pipe type superconducting cable is calculated by numerical analysis method. The resistance and inductance increased during quench. However the variation have an effect on the fault current. The voltage was also developed by resistance and inductance. This paper presents the relationship between the current. voltage, resistance and inductance during quench.
