Analysis and compensation of Repeatability for Ultra-precision Stage (초정밀 스테이지의 반복정밀도 분석 및 보정)

  • The refractive index of the laser interferometer is compensated using the simultaneously measured variations of room temperature and humidity in the method. In order to investigate the limit of compensation, the stationary test against two fixed reflectors mounted on the zerodur plate is performed firstly. From the experiment, it is confirmed that the measuring error of the laser interferometer can be improved from 0.12$\mu$m to 0.17$\mu$m by the application of the method. Secondly, for the verification of the compensating effect, it is applied to estimate the positioning accuracy of an ultra precision aerostatic stage. Two times of the refractive index compensation are performed to acquire the positioning error of the stage from the initially measured data, that is, to the initially measured positioning error and to the measured positioning error profile after the NC compensation. Although the positioning error of anaerostatic stage cannot be clarified perfectly, it is known that by the compensation method, the measuring error by the laser interferometer can be improved to within 0.15$\mu$m.   • This system is composed of fine and coarse apparatus, measurement system and control system. Piezoelectric actuator is designed for fine positioning. We make a study of precision apparatus that is used in the various industrial machine. The study was carried out to develope a precision positioning apparatus, consisting of servo motor and piezoelectric actuator. Coarse positioning using lead screw is drived by servo motor. Control system output a signal from laser interferometer to amplifier of servo motor and piezoelectric actuator after digital signal processing(DSP). Resolution of this apparatus measure with laser interferometer. In this study, design method and control system with ultra precision position apparatus are researched. As the first step, we have estimated for control performance and system stability before an actual apparatus is manufactured by MATLAB with SIMULINK including various functions those are composed of pre-design and system modeling.

Development of a CSGPS/DR Integrated System for High-precision Trajectory Estimation for the Purpose of Vehicle Navigation

  • In this study, a carrier smoothed global positioning system / dead reckoning (CSGPS/DR) integrated system for high-precision trajectory estimation for the purpose of vehicle navigation was proposed. Existing code-based GPS has a low position accuracy, and carrier-phase differential global positioning system (CPDGPS) has a long waiting time for high-precision positioning and has a problem of high cost due to the establishment of infrastructure. To resolve this, the continuity of a trajectory was guaranteed by integrating CSGPS and DR. The results of the experiment indicated that the trajectory precision of the code-based GPS showed an error performance of more than 30cm, while that of the CSGPS/DR integrated system showed an error performance of less than 10cm. Based on this, it was found that the trajectory precision of the proposed CSGPS/DR integrated system is superior to that of the code-based GPS.

  • Piezoelectric actuator is widely used in precision positioning applications due to its excellent positioning resolution. However, serious hysteresis nonlinearity of the actuator deteriorates its precise positioning capability. Evenworse, its hysteresis nonlinearity changes as the actuator input frequency varies. In this study, a simple feedforward scheme is proposed and tested through experiments for precision position control when the variance of the system input frequency is significant.

  • In this paper, the ultra precision positioning system for servo motor and piezo actuator using dual servo loop control has been developed. For positioning system having long distance with ultra precision, the combination of global stage and micro stage is required. Servo moter and ball screw are used as a master stage and piezo acuator as a fine stage. By using this system, an positional precision witin .+-. 30nm has been achieved at dual servo loop control. When using micro stage, an positional precision within .+-. 10nm has been achieved. This result can be applied to develop semiconductor equipment such as wafer stepper.

  • A 6-DOF precision stage was developed based on parallel kinematics structure with flexure hinges to eliminate backlash, stick-slip and friction and to minimize parasitic motion coupled with motions in the other-axis directions. For the stage, lever linkage mechanism was devised to reduce the height of system for the enhancement of horizontal stiffness. Frequency response comparison between experimental results and mathematical model extracted from dynamics of the stage was performed to identify the system parameters such as spring constants and damping coefficients of actuation modules, which cannot be calculated accurately by analytic methods owing to their complicated structures. This newly developed precision stage and its identified model will be very useful for precision positioning and control because of its high accuracy and non-coupled movement.

  • This paper describes kinematic analysis of a 6-degrees-of-freedom (DOF) ultra-precision positioning stage based on a flexure hinge. The stage is designed for processes which require ultra-precision and high load capacities, e.g. wafer-level precision bonding/assembly. During the initial design process, inverse and forward kinematic analyses were performed to actuate the precision positioning stage and to calculate workspace. A two-step procedure was used for inverse kinematic analysis. The first step involved calculating the amount of actuation of the horizontal actuation units. The second step involved calculating the amount of actuation of the vertical actuation unit, given the the results of the first step, by including a lever hinge mechanism adopted for motion amplification. Forward kinematic analysis was performed by defining six distance relationships between hinge positions for in-plane and out-of-plane motion. Finally, the result of a circular path actuation test with respect to the x-y, y-z, and x-z planes is presented.

A New Mode Switching Control for Fast Settling and High Precision Positioning (고속 세틀링과 고정밀 위치 제어를 위한 모드 변경 제어 기법)

  • Recently, with rapid development of digital media like semiconductor and large flat panel display, the manufacturing equipment is required to have high precision over large travel range. Moreover it should have high product throughput. To achieve high product throughput, a controller should perform fast point-to-point motion and high precision positioning after settling in spite of external disturbances or residual vibrations. We proposed a new mode switching control algorithm with an application to dual stage for long range and high precision positioning. The proposed algorithm uses a proximate time-optimal servomechanism for the fast settling and a time-delay controller for the high precision positioning. Experimental results show that the proposed method enables smooth mode switching and improves the settling time and the precision accuracy after settling by over than 33% and 45%, respectively.

  • DTM (Diamond Turning Machine) is using for ultra precision manufacturing such as, plastic lens die or aspherical optics. This study is on a design of precision 2-axis stage for DTM. We designed and manufactured a back lash free stage using different weights and measured the positioning accuracy using Interferometer. Also, the 2-D moving accuracy is measured using the high magnification CCD technique. Then, the stage is tested with the machining of spherical and aspherical lens in a DTM with air bearing spindle. It was shown that the back lash free stage is effective for improving the positioning accuracy. Also, positioning control errors in motion control board were able to be found using the proposed stages system.

  • Reliable results can't be derived without the notion of measurement uncertainty. The reason is that the measured value includes a lot of uncertain factors. Finding the factor that affect the measurement of parameter is important for estimation of measurement uncertainty. In this paper, the evaluation of uncertainty analysis about positioning accuracy measurements of high precision feed mechanism is presented to evaluate the important factors of uncertainty.
