  • To make high-performance, low-power transistors beyond the technology node of 60 nm complementary metal-oxide-semiconductor field-effect transistors(C-MOSFETs) possible, the effect of electron mobility of the thickness of strained Si grown on a relaxed SiGe/SiO2/Si was investigated from the viewpoint of mobility enhancement via two approaches. First the parameters for the inter-valley phonon scattering model were optimized. Second, theoretical calculation of the electronic states of the two-fold and four-fold valleys in the strained Si inversion layer were performed, including such characteristics as the energy band diagrams, electron populations, electron concentrations, phonon scattering rate, and phonon-limited electron mobility. The electron mobility in an silicon germanium on insulator(SGOI) n-MOSFET was observed to be about 1.5 to 1.7 times higher than that of a conventional silicon on insulator(SOI) n-MOSFET over the whole range of Si thickness in the SOI structure. This trend was good consistent with our experimental results. In Particular, it was observed that when the strained Si thickness was decreased below 10 nm, the phonon-limited electron mobility in an SGOI n-MOSFT with a Si channel thickness of less than 6 nm differed significantly from that of the conventional SOI n-MOSFET. It can be attributed this difference that some electrons in the strained SGOI n-MOSFET inversion layer tunnelled into the SiGe layer, whereas carrier confinement occurred in the conventional SOI n-MOSFET. In addition, we confirmed that in the Si thickness range of from 10 nm to 3 nm the Phonon-limited electron mobility in an SGOI n-MOSFET was governed by the inter-valley Phonon scattering rate. This result indicates that a fully depleted C-MOSFET with a channel length of less than 15 m should be fabricated on an strained Si SGOI structure in order to obtain a higher drain current.

  • The fast growing of the number of users requires the development of reliable communication systems able to provide higher data rates. In order to meet those requirements, techniques such as Multiple Input Multiple Out (MIMO) and Orthogonal Frequency Division multiplexing (OFDM) have been developed in the recent years. In order to combine the benefits of both techniques, the research activity is currently focused on MIMO-OFDM systems. In addition, for a fast wireless channel environment, the data rate and reliability can be optimized by setting the modulation and coding adaptively according to the channel conditions; and using sub-carrier frequency, and power allocation techniques. Depending on how accurate the feedback-based system obtain the channel state information (CSI) and feed it back to the transmitter without delay, the overall system performance would be poor or optimal. In this paper, we propose a Signal to Noise Ratio (SNR) estimation algorithm where the preamble is known for both sides of the transciever. Through simulations made over several channel environments, we prove that our proposed SNR estimation algorithm is more accurate compared with the traditional SNR estimation. Also, We applied AMC on several channel environments using the parameters of IEEE 802.11n, and compared the Throughput performance when using each of the different SNR Estimation Algorithms. The results obtained in the simulation confirm that the proposed algorithm produces the highest Throughput performance.

  • Combined removal of n-heptane and carbon monoxide (CO) using a plasma-catalytic process was investigated. The performance of the plasma-catalytic process was compared with that of the catalyst-alone process to characterize the decomposition of n-heptane and CO with the operation parameters such as the type of catalyst, reaction temperature, and discharge power. From several sets of experiments, it was found that the decomposition efficiency of n-heptane mainly depended on the specific input energy rather than the reactor temperature, whereas the oxidation of CO on both the energy density and the reaction temperature. The results conducted over several metal oxide catalysts exhibited that the decomposition efficiency of n-heptane was in the order: $Pd/{\gamma}-Al_2O_3$ > $Ru/{\gamma}-Al_2O_3{\approx}Ag/{\gamma}-Al_2O_3$. Especially, $Pd/{\gamma}-Al_2O_3$ catalyst did hardly generate CO as a byproduct during the decomposition of n-heptane under an appropriate condition, revealing $CO_2$ selectivity of nearly 100%. The CO oxidation efficiency was largely affected by the type of catalyst ($Pd/{\gamma}-Al_2O_3$ > $Ru/{\gamma}-Al_2O_3$ > $Ag/{\gamma}-Al_2O_3$). At temperatures below $180^{\circ}C$, the plasma-catalytic process was more effective in the oxidation of CO, while above $180^{\circ}C$, the catalytic process resulted in slightly higher CO oxidation efficiency.

  • Photodynamic therapy (PDT) is one of the expectable current cure operation methods. Tumor tissue is treated by abundant oxygen in a body and generated singlet or free radical from exterior laser diode and photosensitizer. Current problem of PDT is the low penetration power of the light beam in a deep seated large tumor and solid tumor thus results in low treatment outcome. In the study, we tried to develop interstitial photodynamics therapy treatment to solve this problem. As the accurate determination of light dosimetry in biological tissue is one of the most important factors affecting the effectiveness of PDT, parameters used in this study are the optical property of biological tissue. Since biological tissues have large scattering coefficient to visible light the penetration depth of a biological tissue in visible light region is only $15\~20$ mm. We showed that it is possible to measure fluence rate and penetration depth within the biological tissues by Monte Carlo simulation very well. Based on the MC simulation study, the effectiveness of interstitial photodynamic therapy on tumor control in solid tumor was proved through in vivo animal experiment.

  • The ultra-long stroke engine was developed to generate greater power at lower speeds than previous designs to enhance the propulsion efficiency. The torsional exciting force, on the other hand, was increased significantly. Therefore, it is possible to control the torsional vibration of its shaft system equipped with the fuel efficient ultra-long stroke engine by adopting a damper although the torsional vibration could be controlled adequately by applying tuning and turning wheels on the engine previously. In this paper, the dynamic characteristics of a viscous-spring damper used to control the torsional vibration of the corresponding shaft system are reviewed and then examined to determine what vibration characteristics might be used to optimize the viscous-spring damper. In some cases, operators of eco-ships have recently experienced the problem of delayed RPM acceleration. It has been suggested that the proper measures for controlling the torsional vibration in the shaft system should involve adjusting the design parameters of its damper determined by the optimum damper design theory to avoid the fatigue damage of shafts.

  • The scope of this work is to determine and compare the effect of electron temperature ($T_e$) and number density ($N_e$) on the yield rate and concentration of reactive chemical species ($^{\bullet}OH$, $H_2O_2$ and $O_3$) in an argon, air and oxygen injected negative DC (0-4 kV) capillary discharge with water flow(0.1 L/min). The discharge was created between tungsten pin-to pin electrodes (${\Phi}=0.5mm$) separated by a variable distance (1-2 mm) in a quartz capillary tube (2 mm inner diameter, 4 mm outer diameter), with various gas injection rates (100-800 sccm). Optical emission spectroscopy (OES) of the hydrogen Balmer lines was carried out to investigate the line shapes and intensities as functions of the discharge parameters such as the type of gas, gas injection rate and inter electrode gap distances. The intensity ratio method was used to calculate $T_e$ and Stark broadening of Balmer ${\beta}$ lines was adopted to determine $N_e$. The effects of $T_e$ and $N_e$ on the reactive chemical species formation were evaluated and presented. The enhancement in yield rate of reactive chemical species was revealed at the higher electron temperature, higher gas injection rates, higher discharge power and larger inter-electrode gap. The discharge with oxygen injection was the most effective one for increasing the reactive chemical species concentration. The formation of reactive chemical species was shown more directly related to $T_e$ than $N_e$ in a flowing water gas injected negative DC capillary discharge.

  • A gem-quality yttria-stabilized zirconium oxide crystals were synthesized by the skull-melting method, using the RF electrical apparatus. Principal raw materials used were $ZrO_2$and 25 wt.% $Y_2O_3$as stabilizer and 0.03~0.05 wt.% $Nd_2O_3$decolorizing agent were added to it. The single crystals were approximately 20$\times$63 mm in size with chemical composition $Zr_{0.73}$ $Y_{0.27}$ $O_{1.87}$ . The crystals are isotropic with no appreciable anisotropism under a polarizing microscope. Their refractive indices are in the range of 2.15~2.18, specific gravity 5.85, Mohs' hardness 8~8.5, and reflectivity 13.47%. The zirconia crystals were confirmed to have cubic structure with Face-centered lattice(Z=4), space group Fm3m ($CaF_2$-type structure) and unit cell parameters are a=5.157 $\AA$. The optimal growing conditions for yttria-stabilized zirconia are 50 kW, 2.94 MHz in power and to use a crucible with 105 mm $\times$ 135 mm in size. When the lowering speed of the crucible was set 16mm/hr gave the best yield, 42%. Since the refractive index(2.15~2.18) of cubic zirconia is smaller than that of diamond, the angle between crown and pavilion should be fashioned to make it smaller than $40.5^{\circ}$ to show the maximum brilliancy and fire.

  • We present a methodology to design energy-efficient data paths using FPGAs. Our methodology integrates domain specific modeling, coarse-grained performance evaluation, design space exploration, and low-level simulation to understand the tradeoffs between energy, latency, and area. The domain specific modeling technique defines a high-level model by identifying various components and parameters specific to a domain that affect the system-wide energy dissipation. A domain is a family of architectures and corresponding algorithms for a given application kernel. The high-level model also consists of functions for estimating energy, latency, and area that facilitate tradeoff analysis. Design space exploration(DSE) analyzes the design space defined by the domain and selects a set of designs. Low-level simulations are used for accurate performance estimation for the designs selected by the DSE and also for final design selection We illustrate our methodology using a family of architectures and algorithms for matrix multiplication. The designs identified by our methodology demonstrate tradeoffs among energy, latency, and area. We compare our designs with a vendor specified matrix multiplication kernel to demonstrate the effectiveness of our methodology. To illustrate the effectiveness of our methodology, we used average power density(E/AT), energy/(area x latency), as themetric for comparison. For various problem sizes, designs obtained using our methodology are on average $25\%$ superior with respect to the E/AT performance metric, compared with the state-of-the-art designs by Xilinx. We also discuss the implementation of our methodology using the MILAN framework.

  • A trash screen is installed in front of the inflow channel of a drainage pumping station, sewage treatment plant, and a power plant to block floating contaminants. The bottleneck phenomenon, which decreases the water inflow, causes damage to the damper as a result of clogging in between the screen if string type obstacles are not removed. In this paper, the apron was removed, and the screen was expanded, to prevent breakage of the bottleneck phenomenon and string type obstacles. This was designed using an extended rake by adding an inner rake in between the screen interspace to remove the bottleneck phenomenon and string type obstacles. To design the inner rake that satisfies the allowable stresses of the existing damper rake, the experiment points were determined according to the experimental design method using the inner rake vertical length and the thickness of the reinforced section as parameters. The use of the ANSYS static structural module and statistical analysis tool R software gives the optimized shape according to the response surface method. The relative error between the response surface analysis results and the simulation results was 1.63% of the determined optimal design-point rake length of 210.2 mm and the reinforcement section thickness of 2 mm. Through empirical experiments, a test rake was constructed to the actual size, and approximately 97% of the bottleneck phenomenon and string type obstacles could be removed.

  • Objectives: The aim of this study was to investigate the usefulness of a comprehensive diagnosis of yin-deficiency and heart rate variability in halitosis patients. Methods: We surveyed 62 halitosis patients visiting the Halitosis Clinic in the Kyung Hee University Oriental Medicine Hospital from August 2010 to April 2011. The subjects were evaluated on self-assessed severity of halitosis and xerostomia using visual analogue scale (VAS) score and yin-deficiency condition (based on the 10-item Yin-deficiency Questionnaire). Salivary function was measured by the unstimulated salivary flow rate (USFR) and heart rate variability (HRV) parameters were recorded by SA-2000E (Medicore Co. Ltd., Korea). Results: There were substantial significant positive correlations between halitosis, xerostomia VAS scores and yin-deficiency scores. There was significant negative correlation between xerostomia VAS score and USFR. Compared to the normal USFR group (USFR>0.1$m{\ell}$/min), the decreased USFR group (USFR${\leq}0.1m{\ell}$/min) showed significant lower values of Total Power (TP), Lower Frequency (LF), and High frequency (HF). Conclusions: The results of this study suggest that the comprehensive diagnosis of yin-deficiency and HRV are useful in diagnosing of halitosis patients with xerostomia. Therefore, we assume that improvement of yin-deficiency condition can be a potentially effective way to treat halitosis with xerostomia.
