A Sensing Method of PoRAM with Multilevel Cell (멀티레벨 셀을 가지는 PoRAM의 센싱 기법)

  • In this paper, we suggested a sensing method of PoRAM with the multilevel cell When a specific voltage is applied between top and bottom electrodes of PoRAM unit cell, we can distinguish cell states by changing resistance values of the cell. Especially, we can use the PoRAM as the multilevel cell due to have four stable resistance values per cell. Therefore, we proposed an address decoding method, sense amplifier and control signal for sensing of a multilevel cell. The sense amplifier is designed based on a current comparator that compared a cell current the cell with a reference current, and have a low input impedance for a amplification of the current. The proposed circuit was designed in a $0.13{\mu}m$ CMOS technology, we verified to sense each data "00", "01", "10", "10" by four states of a cell current.

  • The low crosstalk row-decoder is studied for PoRAM applications. Because polymer-based memories can be more densely integrated than established silicon-based ones, PoRAM is highly sensitive for the crosstalk problem. To overcome the problem and to suggest the suitable decoder for PoRAM, this paper shows the comparison of the row-path characteristics for both the 2-stage dynamic logic decoder and the 2-stage static logic decoder. Moreover, to suppress the Glitch effect which is observed by using the static logic decoder, the Master-Slave(M/S) D-Flip/Flop(D-F/F) is applied as a deglitch. Finally, the improved output result of the 2-stage static logic decoder with the M/S D-F/F is shown..

The 4bit Cell Array Structure of PoRAM and A Sensing Method for Drive this Structure (PoRAM의 4bit 셀 어레이 구조와 이를 동작시키기 위한 센싱 기법)

  • In this paper, a 4bit cell way structure of PoRAM and the sensing method to drive this structure are researched. PoRAM has a different operation from existing SRAM and DRAM. The operation is that when certain voltage is applied between top electrode and bottom electrode of PoRAM device we can classify the cell state by measuring cell current which is made by changing resistance of the cell. In the decoder selected by new-addressing method in the cell array, the row decoder is selected "High" and the column decoder is selected "Low" then certain current will flow to the bit-line. Because this current is detect, in order to make large enough current, the voltage sense amplifier is used. In this case, usually, 1-stage differential amplifier using current mirror is used. Furthermore, the detected value at the cell is current, so a diode connected NMOSFET, that is, a device resistor is used at the input port of the differential amplifier to converter current into voltage. Using this differential amplifier, we can classify the cell states, erase mode is "Low" and write mode is "High", by comparing the input value, Vin, that is a product of current value multiplied by resistor value with a reference voltage, Vref.

  • This paper presents an asymptotic analysis method using the PO(physical optics) approximation technique to analyze the scattering contribution of an electrically large object partially coated with a radar absorbing material(RAM). By using the feature of the PO technique that can calculate the equivalent current value for each mesh independently, instead of analyzing the entire structure, scattering analysis was performed only by calculating the current on the area where the RAM coating is applied. By the numerical examples, the accuracy and the computation time of the proposed method were verified, and the computational efficiency of inverse synthetic aperture radar(ISAR) of the electrically large objects that require enormous resources is improved.

  • Nowadays, Unmanned Combat Air Vehicle(UCAV) has become an important aircraft system for the national defense. For its efficiency and survivability, shape optimization of UCAV is an essential part of its design process. In this paper, shape optimization of UCAV was processed for aerodynamic performance improvement and Radar Cross Section(RCS) reduction using Multi Objective Genetic Algorithm(MOGA). Lift and induced drag, friction drag, RCS were calculated using panel method, boundary layer theory, Physical Optics(PO) approximation respectively. In particular, calculation applied Radar Absorbing Material(RAM) was performed for the additional RCS reduction. Results are indicated that shape optimization is performed well for improving aerodynamic performance, reducing RCS. Further study will be performed with higher fidelity tools and consider other design segments including structure.

  • Recently, needs for extending remaining life and integrity of the aged energy plants are increased since the most domestic plants have been operated over 10 years. This need makes RAM (reliability, availability and maintainability) of the plant become more significant. RBI (risk based inspection) is main technology to increase RAM in energy plants. So far RBI has been developed mainly in the field of process plants (chemical/refinery), underground buried pipelines or nuclear power plants. However, the existing RBI procedure is limited mainly to process plants, it need to be extended to the other energy plants such as fossil power plants. In this study, a general RBI procedure for optimized PM (preventive maintenance) is proposed for various energy plants.

Water Quality Modeling for Intake Station by 2-dimensional Advection-Dispersion Model (2차원 이송-확산 모형을 이용한 취수장 유입 수질 예측)

  • In this study, the influences of pollutant from Dae-po Stream and So-gam Stream located at the downstream of Nak-dong River on the water quality at Mul-geum water intake station were analyzed using RAMS model. Field measurements of velocity by ADCP, and water quality distribution of BOD and TP by water sampling were carried out to present the input and verification data for numerical simulations. The comparison between RAM2 and ADCP measurement, which aimed for the analysis of 2-D velocity distribution around Mul-geum water intake station showed that two results matched well along the spanwise direction. The prediction of pollutant concentration by RAM4 agreed fairly well with the measured data except for the points nearby right banks in the vicinity of tributary pollutant source. Flushing effect by the increase of mainstream discharge in Nak-dong River was analyzed to provide the damage mitigation in preparation for the accidental water pollution. With increasing mainstream discharge, high velocity and increased water quantity induced increasing dilution effect, thereby decreasing the inflow pollutant concentration rapidly.

  • V-I characteristics of Fe(100)/MgO(100)/Cu-phthalocyanine (CuPc)/Co hybrid magnetic tunnel junctions were investigated at different temperatures. Fe(100) and Co ferromagnetic layers were separated by an organic-inorganic hybrid barrier consisting of different thickness of CuPc thin film grown on a 2 nm thick epitaxial MgO(100) layer. As the CuPc thickness increases from 0 to 10 nm, a bistable switching behavior due to strong charging effects was observed, while a very large magenetoresistance was shown at 77 K for the junctions without the CuPc barrier. This switching behavior decreases with the increase in temperature, and finally disappears beyond 240 K. In this work, high-potential future applications of the MgO(100)/CuPc bilayer were discussed for hybrid spintronic devices as well as polymer random access memories (PoRAMs).

Effects of N & P Treatment Based on Liquid Organic Materials for Capacitive Deionization(CDI) (축전식 탈염 공정의 액상 유기물에 따른 질소(N) 및 인(P) 처리 특성)

  • Organic carbons such as methanol, ethanol, iso-propanol, methoxy ethanol, glucose are added(1, 2, 3%) in the 2000 ppm $NH_3$ and $H_3PO_4$. As vol.%. cyclic voltammetry measurement of the capacity with the addition of organic carbon, the results of $NH_3$ + 3 vol.% Methanol Addition, $H_3PO_4$ + 2 vol.% iso-propanol addition of the increase in capacity was observed. Applying to the CDI Module cell with an addiction of organic carbon is confirm that remove $NH_4$-N and $PO_4$-P in sewage. Namely, the removal efficiency of $NH_3$ was increase of 16.4% during adsorption, 30.4% during desorption and the removal efficiency of $H_3PO_4$ was increase of 63% during adsorption, 54.7% during desorption. Therefore, the result of this research is confirm that effect of the N, P removal and considered that reduction of the operating costs without removing the organic matter in the influent wastewater.
