A Study About Electrical Properties and Fabrication Schottky Barrirer Diode Prepared on Polar/Non-Polar of 6H-SiC (극성/무극성 6H-SiC 쇼트키 베리어 다이오드 제조 및 전기적 특성 연구)

  • We have fabricated schottky barrier diode (SBDs) using polar (c-plane) and non polar (a-, m-plane) n-type 6H-SiC wafers. Ni/SiC ohmic contact was accomplished on the backside of the SiC wafers by thermal evaporation and annealed for 20minutes at $950^{\circ}C$ in mixture gas ($N_2$ 90% + $H_2$ balanced). The specific contact resistance was $3.6{\times}10^{-4}{\Omega}cm^2$ after annealing at $950^{\circ}C$. The XRD results of the alloyed contact layer show that formation of $NiSi_2$ layer might be responsible for the ohmic contact. The active rectifying electrode was formed by the same thermal evaporation of Ni thin film on topside of the SiC wafers and annealed for 5 minutes at $500^{\circ}C$ in mixture gas ($N_2$ 90% + $H_2$ balanced). The electrical properties of SBDs have been characterized by means of I-V and C-V curves. The forward voltage drop is about 0.95 V, 0.8 V and 0.8 V for c-, a- and m-plane SiC SBDs respectively. The ideality factor (${\eta}$) of all SBDs have been calculated from log(I)-V plot. The values of ideality factor were 1.46, 1.46 and 1.61 for c-, a- and m-plane SiC SBDs, respectively. The schottky barrier height (SBH) of all SBDs have been calculated from C-V curve. The values of SBH were 1.37 eV, 1.09 eV and 1.02 eV for c-, a- and m-plane SiC SBDs, respectively.

  • Judgement post-stratification is a new sampling method developed by MacEachern et al. (2004). This article suggests that the judgement post-stratification method can be a good alternative for the simple random sampling when analyzing real-world environmental data. It becomes an important task to accurately measure the output of a recycling facility since the EPR (Extended Producer Responsibility) system takes effect on 2003. However, the total weight of materials processed in the recycling facility may not be a proper measure because the materials are frequently mingled with other non-recycling materials. Therefore, it is necessary to estimate the mixture ratio of non-recycling materials among the total materials admitted in the facility. Unfortunately, the size of sample in a recycling facility is restricted due to the inconvenience of sampling procedure such as safety, odor, time and classification of non-recycling materials. In this article, we showed the relative efficiency of the judgement post-stratification method over the simple random sampling method for equal sample sizes using Monte Carlo simulation. Furthermore, we applied the judgement post-stratification method on the 2004 recycling data and showed that it can replace the simple random sampling even with smaller observations.

Studies on the Taste Properties in Processing of Accelerated Low Salt-Fermented Anchovy by adding koji (코오지를 이용한 속성 저식염 멸치젓의 맛 특성)

  • To produce low salt fermented anchovy by an accelerated method with Asp. oryzae and Bacillus sp. koji and taste properties after the 60 day fermentation were examined. The main free amino acids of 60 day fermented anchovy paste were valine, isoleucine, proline, alanine, lysine, glutamic acid and aspartic acid. Total amount of free amino acids was the highest in non koji anchovy paste wit 2,624.76mg%. Among the koji added samples, Asp. oryzae koji added on was the highest in the amount o free amino acids. Hypoxanthine accounted for 84.14~95.4% of total nucleotides and their related compounds; Asp. oryzae koji added anchovy paste was the highest in nucleotides other related. Citric acid and lactic acid accounted for 94.9~96.7% of total non-volatile organic acids; Asp. oryzae koji added sample was the highest in non-volatile organic acids with 287.93mg%. The Hunter a and b values gradually increased during the fermentation, but the L value decreased until day 30 or 40 and increased steadily after that. The a and b values were higher in the use of Asp. oryzae koji than in Bccillus sp. koji, but the L value was to the contrary. The Asp. oryzae koji added anchovy paste was good in the aspect of color and taste compared to others. In the aspect of odor, the anchovy paste using the mixture of Asp. oryzae and Bacillus sp. koji was the best. Overall aceptability of sensory evaluation was higher in the mixture of Asp. oryzae and Bacillus sp. koji tan in the others.

A study on user defined spoken wake-up word recognition system using deep neural network-hidden Markov model hybrid model (Deep neural network-hidden Markov model 하이브리드 구조의 모델을 사용한 사용자 정의 기동어 인식 시스템에 관한 연구)

  • Wake Up Word (WUW) is a short utterance used to convert speech recognizer to recognition mode. The WUW defined by the user who actually use the speech recognizer is called user-defined WUW. In this paper, to recognize user-defined WUW, we construct traditional Gaussian Mixture Model-Hidden Markov Model (GMM-HMM), Linear Discriminant Analysis (LDA)-GMM-HMM and LDA-Deep Neural Network (DNN)-HMM based system and compare their performances. Also, to improve recognition accuracy of the WUW system, a threshold method is applied to each model, which significantly reduces the error rate of the WUW recognition and the rejection failure rate of non-WUW simultaneously. For LDA-DNN-HMM system, when the WUW error rate is 9.84 %, the rejection failure rate of non-WUW is 0.0058 %, which is about 4.82 times lower than the LDA-GMM-HMM system. These results demonstrate that LDA-DNN-HMM model developed in this paper proves to be highly effective for constructing user-defined WUW recognition system.

Optimum Formulation of Starch and Non-muscle Protein for Alkali Surimi Gel from Frozen White Croaker (냉동 백조기의 알칼리 수리미 겔 제조를 위한 전분 및 비근육 단백질의 최적화)

  • The two-level full factorial and mixture design were used to screen ingredient type and to investigate effects of ingredients on properties of alkali surimi gel from frozen white croakers using measurements of a breaking force, deformation and color. The addition of starch decreased a breaking force and deformation of gel regardless of starch type. The breaking force was decreased, but a deformation was not significantly changed (p<0.05) with increasing starch level. The potato starch was more resonable than com and wheat starch for a breaking force and deformation. The bovine plasma protein (BPP) greatly improved a breaking force and deformation. The breaking force and deformation of gel were increased with concentration of BPP. The whiteness of gel was slightly improved with adding starch and non-muscle for all treatments. At 78% moisture, the optimum ratios of ingredients were 89.4∼90.0% for surimi, 5.9∼6.3% for potato starch and 5.0∼5.4% for BPP to obtain above 100g for a breaking force, 4.6 mm for a deformation, and 25.5 for a whiteness.

Mechanical and Germination Characteristics of Stabilized Dredged Soil (고화준설토의 역학적 특성과 식생 발아 특성)

  • In this paper, mechanical and germination characteristics of stabilized dredged soils were investigated to recycle dredged soil in eco-friendly manner such as waterfront construction. Non sintering binder (NSB), which was developed by using interchemical reactions between slag, high-calcium fly ash, alkali activator on the dredged marine clay, was added to dredged soil. Ordinary portland cement was also used for the comparison of two binders. Experimental tests such as flow test and unconfined compressive test were carried out to evaluate characteristics of stabilized dredged soil. Leaching test, pH measure, vegetation germination test were also conducted to consider environmental applicability. The unconfined compressive tests shows that unconfined compressive strength (UCS) also increases with the increase of curing time and mixed ratio. UCS of NSB mixtures were higher than those of OPC mixtures. Germination tests showed that germination and sprouting date are better in NSB mixture than OPC mixture. It can be explained that germination decreased as pH and 7-day strength increased.

  • Recently, the important of a personal identification is increasing according to expansion using each on-line commercial transaction and personal ID-card. Although a personal ID-card embedded RFID(Radio Frequency Identification) tag is gradually increased, the way for a person's identification is deficiency. So we need automatic methods. Because RFID tag is vary small storage capacity of memory, it needs effective feature extraction method to store personal biometrics information. We need new recognition method to compare each feature. In this paper, we studied the face verification system using Hippocampal neuron modeling algorithm which can remodel the hippocampal neuron as a principle of a man's brain in engineering, then it can learn the feature vector of the face images very fast. and construct the optimized feature each image. The system is composed of two parts mainly. One is feature extraction using NMF(Non-negative Matrix Factorization) and LDA(Linear Discriminants Analysis) mixture algorithm and the other is hippocampal neuron modeling and recognition simulation experiments confirm the each recognition rate, that are face changes, pose changes and low-level quality image. The results of experiments, we can compare a feature extraction and learning method proposed in this paper of any other methods, and we can confirm that the proposed method is superior to the existing method.

Effect of Synbiotics-Added Feeds on the Growth, Non-Specific Immune Response, and Disease Resistance of Olive Flounders, Paralichthys olivaceus (Synbiotics 첨가 사료 투여가 넙치(Paralichthys olivaceus)의 성장과 비특이적 면역 반응 및 세균성 감염 폐사에 미치는 영향)

  • In this study, the effect of a synbiotic mixture of probiotics and 3% inulin on the growth, non-specific immune response, and mortality due to disease resistance of Paralichthys olivaceus was investigated. The results revealed that an 8-week diet of synbiotic-added feed, had no significant effect on the growth of P. olivaceus, Analysis of the hematological parameters revealed that there was a significant difference in the content of AST, total protein, and cholesterol among the groups, whereas there was no significant difference in the ALT and glucose contents. Further, there was no significant difference in the lysozyme activity of the synbiotic and control group after 8 weeks' feeding. In addition, when the symbiotic mixture was used rather than probiotics alone, the NBT activity of the synbiotic group increased compared to that of the control group. Moreover, when only probiotics were used, the cytokine expression in the spleen of the samples was significantly lower than that in the control group, whereas the expression was significantly higher in the spleen of the synbiotics group. However, there was no significant difference in the cytokine expression in the liver, intestine, and kidney of the three groups. Lastly, after injection for 2 weeks, the mortality rates of the control group towards Edwardsiella tarda, Streptococcus parauberis, and Streptococcus iniae were 95, 85 and 85%, respectively; those of the probiotics group were 85, 80, and 80%, respectively; and those of the synbiotics group were 80, 80, and 85%, respectively.

Amino Acids Supplemented with Culture Medium Stimulated On Development of Porcine Embryos

  • This study was carried out that to investigate the effects of amino acids supplemented with culture medium on development of porcine embryos cultured in vitro. Cumulus oocyte complexes (COCs) were cultured in the maturation medium containing hormones (0.5$\mu\textrm{g}$/$m\ell$ LH, 0.5$\mu\textrm{g}$/$m\ell$ FSH and 1$\mu\textrm{g}$/$m\ell$ estradiol-17${\beta}$) for 20-22 h at 39$^{\circ}C$ in an atmosphere of 5% CO$_2$in air. Subsequently, COCs were cultured in hormone-free maturation medium for 20-22 h. After maturation for 40-44h, oocytes were removed cumulus cells by pipetting and cultured with epididymal sperm for 5 h in the mTBM. Embryos obtained were divided in 4 groups (1) cultured in NCSU 23 containing 0.4% BSA to blastocyst stage(Control), (2) essential amino acids (EA), (3) non-essential amino acids (NA), (4) mixture of essential and non essential amino acid (EA+NA). All treated groups(2-4) were used a glucose free NCSU 23 medium supplemented with pyruvate (0.33 mM), lactate (4.5 mM) to morula stage. From morula to blastocyst stage embryos of all treated groups were cultured in NCSU 23 containing 0.4% BSA. The rates of cleaved oocytes at 48 h after IVF were from 82% to 88% in the groups of control, EA, NA and EA+NA, respectively. The in vitro developmental rates into blastocysts in the groups of EA and EA+NA were significantly (P<0.05) higher than those of group of control (35.1, 35.4 vs. 19.4%, respectively), however, no significant (P<0.05) between control and NA. In conclusion, supplemented with essential amino acid or mixture of essential and non essential amino acid in the culture medium at morula stage increased the rate of development to blastocyst on in vitro produced porcine embryos.

Skin corrosion and irritation test of sunscreen nanoparticles using reconstructed 3D human skin model

  • Objectives Effects of nanoparticles including zinc oxide nanoparticles, titanium oxide nanoparticles, and their mixtures on skin corrosion and irritation were investigated by using in vitro 3D human skin models ($KeraSkin^{TM}$) and the results were compared to those of an in vivo animal test. Methods Skin models were incubated with nanoparticles for a definite time period and cell viability was measured by the 3-(4, 5-dimethylthiazol-2-yl)-2.5-diphenyltetrazolium bromide method. Skin corrosion and irritation were identified by the decreased viability based on the pre-determined threshold. Results Cell viability after exposure to nanomaterial was not decreased to the pre-determined threshold level, which was 15% after 60 minutes exposure in corrosion test and 50% after 45 minutes exposure in the irritation test. IL-$1{\alpha}$ release and histopathological findings support the results of cell viability test. In vivo test using rabbits also showed non-corrosive and non-irritant results. Conclusions The findings provide the evidence that zinc oxide nanoparticles, titanium oxide nanoparticles and their mixture are 'non corrosive' and 'non-irritant' to the human skin by a globally harmonized classification system. In vivo test using animals can be replaced by an alternative in vitro test.
