Leakage Current of Capacitive BST Thin Films (BST 축전박막의 누설전류 평가)

  • Ba0.5Sr0.5TiO3 thin films were deposited by RF magnetron sputliring method in order to clarify the anneal condition and doping effect on loakage current Nb and Al were selected as electron donor and acceptor dopants respectively, in the BST films because they have been known to have nearly same ionic radii as Ti and thought to substitute Ti sites to influence the charge carrier and the acceptor state adjacent to the gram boundary. BST thin films prepared in-situ at elevated temperature showed selatively high leakage current density and low breakdown voltage. In order to achieve smooth surface and to improve electrical properties, BST thin films were deposited at room temperature and annealed at elevated temperature. Post-annealed BST thin films showed smoother surface morphology and lower leakage current density than in-situ prepared thin films. The leakage current density of Al doped thin films was measured to be around 10-8A/cm2, which is much lower than those of undoped and Nb doped BST films. The result clearly demonstrates that higher Schottky barrier and lower mobile charge carrier concentration achieved by annealing in the oxygen atmosphere and by Al doping are desirable for reducing leakage current density in BST thin films.

Nb-doping Effects on Ferroelectric and Piezoelectric Properties of Pb-free Bi0.5Na0.5 (비납계 Bi0.5Na0.5의 강유전 및 압전 특성에 미치는 Nb-doping 효과)

  • Nb was doped to Pb-free $(Bi_{0.5}Na_{0.5})TiO_3$ (BNT) by a solid state mixing process to form $(Bi_{0.5}Na_{0.5})Ti_{1-x}Nb_xO_3\;(x=0{\sim}0.05)$ (BNTNb) and its doping effects on ferroelectric and piezoelctric properties of BNT were investigated. The BNTNb solid solutions were formed up to x=0.01 with no apparent second phases while grain sizes decreased. As x increased, coercive field ($E_c$) and mechanical quality factor ($Q_m$) decreased but piezoelectric constant ($d_{33}$) increased, which indicates Nb acts as a donor for BNT.

The Effects of PZT Ratio and Sr Doping on the Piezoelectric Properties in PZN-PNN-PZT (PZN-PNN-PZT계 압전 조성에서 PZN 함량과 Sr Doping이 압전 특성에 미치는 영향)

  • In a Pb-included piezoelectric composition, $Sr_yPb_{1-y}[(Zn_{1/3}Nb_{2/3})_x-(Ni_{1/3}Nb_{2/3})_{0.2}-(Zr_{0.46}Ti_{0.54})_{0.8-x}]O_3$ was selected in order to attain high piezoelectric properties. According to the PZN ratio (x) and the amount of Sr doping (y), the crystal structure, microstructure and piezoelectric properties were measured and evaluated. In the case of Sr 4 mol% doping, the piezoelectric properties were the highest for a PZN ratio of 0.1. In this condition, the grain size was larger and the intensity was higher. With the PZN ratio fixed and varying the Sr doping, the piezoelectric properties increased until 10 mol% doping and then decreased for over 12 mol% doping. In the case of x=0.1 and y=10 mol%, the best piezoelectric properties were obtained, i.e., $d_{33}=660pC/N$ and $k_p=68.5%$, and these values seem to be related to the grain size and crystal structure.

Magnetic and Ordering Behavior of Nb-doped FePt Alloy Films

  • The magnetic properties and ordering behavior of Nb-doped FePt alloy films prepared by dc-magnetron sputtering were investigated. It was found that Nb addition retarded the ordering reaction from the disordered face-centered-cubic (fcc) Al phase to the ordered face-centered-tetragonal (fct) L10 phase. The tetragonality (c/a ratio) of the ordered fct L10 phase increased with the Nb concentration. Nb addition hampered c-axis contraction during ordering, probably because the larger Nb atoms occupy Pt sites. Consequently, the coercivity and magnetocrystalline anisotropic energy of Nb-doped FePt alloy films are lower than those of un-doped FePt film under equivalent annealing conditions.

Effects of Al2O3 on the Piezoelectric Properties of Pb(Mn1/3Nb2/3)O3-PbZrO3-PbTiO3 Ceramics (Pb(Mn1/3Nb2/3)O3-PbZrO3-PbTiO3 세라믹스의 압전특성에 미치는 Al2O3의 영향)

  • Piezoelectric properties of $Pb(Mn_{1/3}Nb_{2/3})O_3-PbZrO_3-PbTiO_3$ ceramics were investigated with $Al_2O_3$ content $(0.0-1.0 wt\%)$. The constituent phases, microstructure, electromechanical coupling factor, dielectric constant, piezoelectric charge and voltage constants were analyzed. Diffraction peaks for (002) and (200) planes were identified by X-ray diffractometer for all the specimens doped with $Al_2O_3$, indicating the MPB (morphotropic phase boundary) composition of tetragonal structures. The highest sintered density of $7.8 g/cm^3$ was obtained for $0.2wt\%\;Al_2O_3-doped$ specimen. Grain size increased by doping $Al_2O_3$ up to $0.3 wt\%$, and it decreased by more doping. Electromechanical coupling factor, dielectric constant, piezoelectric charge and voltage constants increased by doping $Al_2O_3$ up to $0.2wt\%$, and it decreased by more doping. This might result from the formation of oxygen vacancies due to defects in $O^{2-}$ ion sites and the substitution of $Al^{3+}$ ions.

  • Bismuth layered structure ferroelectric thin films, $Bi_4$$Ti_3$$O_{12}$ / (BTO) and Nb-doped BTO (BTN) were prepared on the Pt(111)/Ti/$SiO_2$/Si(100) substrates by a sol-gel route. We investigated the Nb-doping effect on the grain orientation and ferroelectric properties. $Nb^{5+}$ ion substitution for $Ti^{4+}$ ion in perovskite layers of BTO decreased the degree of c-axis orientation and increased the remanent polarization (2Pr). The fatigue resistance of Nb-doped BTO thin film was shown to be superior to that of BTO, and the leakage current of Nb-doped BTO thin film was decreased about 1 order of magnitude compared with BTO. The improvement of ferroelectric properties with $Nb^{5+}$ doping in BTO could be attributed to the changes in space charge densities and grain orientation in the thin film.

Effect of Ta Doping on Piezoelectric Properties of Lead-Free (K0.5Na0.5)NbO3 Ceramics ((K0.5Na0.5)NbO3 세라믹스의 압전 특성에 대한 Ta 도핑 효과)

  • We investigated the effect of Ta doping on the dielectric and piezoelectric properties of lead-free $(K_{0.5}Na_{0.5})NbO_3$ ceramics prepared using a conventional ceramic processing. X-ray diffraction analysis revealed that Ta was perfectly substituted into Nb-sites in the range of 0 to 20 at%. As Ta content in the KNN increased, the sinterability of KNN ceramics was significantly degraded while the Ta doping enhanced the piezoelectric constant $d_{33}$, planar mode piezoelectric coupling coefficient ($k_p$), and electromechanical quality factor ($Q_m$). The highest values for $d_{33}$, $k_p$, and $Q_m$ was found to be 156 pC/N, 0.37, and 155, respectively.
