Stimulated emission from optically pumped column-III nitride semiconductors at room temperature (III족 질화물 반도체의 실온 광여기 유도방출)

  • We report the properties of optically pumped stimulated emission at room temperature (RT) from column-III nitride semiconductors of GaN, AlGaN/GaN double heterostructure (DH) and AlGaN/GaInN DH which prepared on a sapphire substrate using an AIN buffer-layer by the nietalorganic vapor phase epitaxy (MOVPE) method. The peak wavelength of the stimulated emission at RT from AIGaN/GaN DH is 369nm and the threshold of excitation pumping power density (P$\_$th/) is about 84kW/cm$\^$2/, and they from AlGaN/GaInN DH are 402nm and 130kW/cm$\^$2/ at the pumping power density of 200kW/cm$\^$2/, respectively. The P$\_$th/ of AIGaN/GaN and AlGaN/GaInN DHs are lower than the single layers of GaN and GaInN due to optical confinement within the active layers of GaN and GaInN, respectively.

  • In this paper, we will prove the following: Let D be a nonempty of a normed linear space X and T : D -> X be a nonexpansive mapping. Let ${x_n}$ be a sequence in D and ${t_n}$, ${s_n}$ be real sequences such that (i) $0\;{\leq}\;t_n\;{\leq}\;t\;<\;1\;and\;{\sum_{n=1}}^{\infty}\;t_n\;=\;{\infty},\;(ii)\;(a)\;0\;{\leq}\;s_n\;{\leq}\;1,\;s_n\;->\;0\;as\;n\;->\;{\infty}\;and\;{\sum_{n=1}}^{\infty}\;t_ns_n\;<\;{\infty}\;or\;(b)\;s_n\;=\;s\;for\;all\;n\;{\geq}\;1\;and\;s\;{\in}\;[0,1),\;(iii)\;x_{n+1}\;=\;(1-t_n)x_n+t_nT(s_nTx_n+(1-s_n)x_n)\;for\;all\;n\;{\geq}\;1.$ Then, if the sequence {x_n} is bounded, then $lim_{n->\infty}\;$\mid$$\mid$x_n-Tx_n$\mid$$\mid$\;=\;0$. This result improves and complements a result of Deng [2]. Furthermore, we will show that certain conditions on D, X and T guarantee the weak and strong convergence of the Ishikawa iterative sequence to a fixed point of T.

  • The fault diameter is one of the important measures for transmission rate and reliability of interconnection network. H.-O. Lee et al.[Parallel paths in folded hyper-star graph, Journal of KIPS, Vol.6, No.7, pp.1756-1769, 1999] suggested the node-disjoint paths of FHS (2n,n), and proved that the fault diameter of FHS(2n,n) is less than 2n-1. In this paper, we suggest an advanced node-disjoint paths of FHS(2n,n). We also prove that the wide diameter of FHS(2n,n) is dist(U,V)+4, and the fault diameter of FHS(2n,n) is less than n+2.

Synthesis of N,N'-Bisacrylamide Derivatives (N,N'-비스아크릴아미드 유도체의 합성)

  • Four kinds of N,N'-bisacrylamide derivatives were synthesized by Scotten-Baumann reaction from acryloyl chloride and several diamines in the presence of triethylamine, and their chemical structures were identified by IR, $^1H-NMR$, and elemental analysis. The yields of the synthesized N,N'- hexamethylenebisacrylamide and N,N'-dodecamethylenebisacrylamide were 56.0% and 70.4%, respectively, and were increased with the increased number of methylene group in the dimines. The yields of the synthesized N,N'-1,4-phenylenebisacrylamide and N,N'-2,6-pyridinebisacrylamide were 80.3% and 83.1%, respectively, which were higher than those of the alkylenebisacrylamide derivatives. The synthesized N,N'-bisacrylamide derivatives can be used to prepare various crosslinked polymers.

  • The MNDO calculations were performed on the various rotamers of N-methyl formamide, N,N-dimethyl formamide, N-methyl acetamide, and N,N-dimethylacetamide in order to investigate the contribution of the one-electron and the steric effect on their rotational barriers about the C-N bond. Results show that while the conformational stabilities of formamides depend mainly on the one-electron factor, those of acetamides depend mainly on the steric factor. According to results obtained by calculations on the rotational barriers about C-N bond, for N-monosubstituted amides the steric effect is larger in the rotational ground state than in the transition state and for N,N-disubstituted amides the steric effect is larger in the rotational transition state.

Development of Selective GaN etching Process for p-GaN/AlGaN/GaN E-mode FET Fabrication (p-GaN/AlGaN/GaN E-mode FET 제작을 위한 선택적 GaN 식각 공정 개발)

  • In this work, we developed a selective etching process for GaN that is a key process in p-GaN/AlGaN/GaN enhancement-mode (E-mode) power switching field-effect transistor (FET) fabrication. In order to achieve a high current density of p-GaN/AlGaN/GaN E-mode FET, the p-GaN layer beside the gate region must be selectively etched whereas the underneath AlGaN layer should be maintained. A selective etching process was implemented by oxidizing the surface of the AlGaN layer and the GaN layer by adding O2 gas to Cl2/N2 gas which is generally used for GaN etching. A selective etching process was optimized using Cl2/N2/O2 gas mixture and a high selectivity of 53:1 (= GaN/AlGaN) was achieved.

  • In 1960, Schatten studied operators of the form $\sum_{n=1}^{{\infty}}\;{\lambda}_n(x_n{\otimes}{\bar{y_n}})$, where {xn}n and {yn}n are orthonormal sequences in a Hilbert space, and {λn}n ∈ ℓ(ℕ). Balazs generalized some of the results of Schatten in 2007. In this paper, we further generalize results of Balazs by studying the operators of the form $\sum_{n=1}^{{\infty}}\;{\lambda}_n(A^*_nx_n{\otimes}{\bar{B^*_ny_n}})$, where {An}n and {Bn}n are operator-valued Bessel sequences, {xn}n and {yn}n are sequences in the Hilbert space such that {║xn║║yn║}n ∈ ℓ(ℕ). We also generalize the class of Hilbert-Schmidt operators studied by Balazs.

The Effect of N-Substituted Alkyl Groups on Anticonvulsant Activities of N-Cbz-$\alpha$-amino-N-alkylglutarimides

  • In order to examine the effects of N-substituted alkyl group on the anticonvulsant activities of N-Cbz-$\alpha$-aminoglutarimides as novel anticonvulsants with broad spectrum, a series of (R) or (S) N-Cbz-$\alpha$-amino-N-alkylglutarimides (1 and 2) were prepared from the corresponding (R) or (S) N-Cbz-glutamic acid and evaluated for the anticonvulsant activities in the maximal electroshock seizure (MES) test and pentylenetetrazol induced seizure(PTZ) test, including the neurotoxicity. The most potent compound in the MES test was (S) N-Cbz-$\alpha$-amino-N-methylglutarimide($ED_{50}$=36.3 mg/kg, PI=1.7). This compound was also most potent in the PTZ test ($ED_{50}$=12.5 mg/kg, PI=5.0). The order of anticonvulsant activities against the MES test as evaluated form $ED_{50}$ values for (R) series was N-methyl > N-H > N-ethyl > N-allyl ; for the (S) series N-methyl > N-H > N-ethyl > N-alkyl > N-isobutyl compound. Against the PTZ tests, the order of anticonvulsant activities showed similar pattern ; for the (R) series, N-methyl > N-H > N-ethyl > N-allyl ; for the (S) series N-methyl > N-H > N-ethyl > N-allyl > N-isobutyl compound. From the above results, N-substituted alkyl groups were though to play an important role for the anticonvulsant activities of N-Cbz-$\alpha$-amino-N-alkylgutarimides.

Electrochemical Behaviors for Cathodic Reaction of N'-aryl-N-alkyl-N-nitrosourea Drivatives (N'-aryl-N-alkyl-N-nitrosourea 유도체의 환원반응에 대한 전기화학적 거동)

  • The electrochemical reduction reactions of N '-aryl-N-alkyl-N-nitrosourea derivatives with a glassy carbon electrode were diffusion controlled and irreversible. The exchange kinetic constant ko values for reduction reaction of the N '-aryl-N-alkyl-N-nitrosoureas were at the range of $1.48{\times}10^{-6}{\sim}5.32{\times}10^{-7}\;cm/sec.$ The $k_0$ values for phenyl substituted on the aryl position were about 1.3∼2.8 times higher than that of other substituents. The same substituent for aryl groups on the both of N '-aryl-N-alkyl-N-nitrosourea and N '-aryl-N-(2-chloroethyl)-N-nitrosourea exhibited same value. The $E_p$ value was shifted to the negative direction as pH increased. The number of protons participated to the reduction was 4∼5, respectively. The substituent effect of aryl group on the reduction potential was not observed in this case.
