High Mobility Characteristics of Strained-Si-on-insulator (sSOI) Metal-oxide-semiconductors Field-effect-transistors (MOSFETs) (높은 이동도 특성을 가지는 Strained-Si-on-insulator (sSOI) MOSFETs)

  • We investigated the characteristics of Strained-Si-on-Insulator (sSOI) MOSFETs with 0.7% tensile strain. The sSOI MOSFETs have superior subthreshold swing under 70 mV/dec and output current. Especially, the electron and hole were increased in sSOI MOSFET. The electron and hole mobility in sSOI MOSFET were 286$cm^2/Vs$ and 151$cm^2/Vs$, respectively. The carrier mobility enhancement is due to the subband splitting by 0.7% tensile strain.

  • In this paper, we define the multi-states exponential cell resident time mobility model for describing the mobility characteristics of mobile user and analyzed the total cost of the hybrid method using multi-states cell resident time. Generally, the mobile user has three states for its movement, such as staying, walking and driving. This multi-states cell resident time based hybrid method reflects the movement characteristics of mobile user and adapts the location update period according to the states of mobility speed. As a results of the performance analysis, we can get the optimum parameters of the hybrid method for multi-states based mobile users.

  • In this paper, the power system with electric vehicles is analyzed considering the mobility and diffusion rate of electric vehicles in the smart grid environment. In the previous studies, load modeling and load composition rates have been researched and the results are applied to develop a new load model to explain the mobility of electric vehicles which could affect on the power system status such as power flow and stability. The results would be utilized to research and develop power system analysis methods considering movable charging characteristics of electric vehicles including movable discharging characteristics which could be affected by the diffusion progress of electric vehicles.

  • MANETs(Mobile Ad-hoc Networks) are composed of mobile nodes that are not subordinate to fixed networks and have the feature that can form their own networks. they are used in various fields for specific goals. The mobility model in MANET can be applied in various ways depending on the purpose of usage. The random mobility model has the advantage of being simple and easy to implement, so it is being used the most. In a MANET, it is assumed that each node moves independently. The random movement model is a good model for expressing this independence of each node. However, it is insufficient to express the characteristics of all nodes with only random properties of individual nodes. This paper limits the stochastic mobility model applicable in MANET. we compare the proposed stochastic mobility model and the random mobility model. We confirm that the proposed mobility model is applied to the routing protocol to show improved characteristics in terms of energy consumption efficiency.

  • Traditionally, simulation method is used to test and evaluate the performance of communication protocol or functional elements for mobile communication service. In this paper, wireless network simulator is implemented using the C++ object-oriented programming language. This simulator can simulate wireless data services, like as ad-hoc networks, by considering the user's mobility. In this paper, the simulator includes network traffic model to reflect wireless data service and traffic source model to represent a user's mobility similar to real service environment and traffic characteristics can be reflected on the simulation, and also more accurate simulation results can be got through that. In addition, by using object-oriented techniques, new service feature or environment can be easily added or changed so that the developed mobile communication simulator can reflect the real service environment all the time. This simulator can be used in adjusting the characteristics of wireless data hosts following the mobility of the user, and also can be used in building new wireless ad-hoc network routing protocols.

5-MeV Proton-irradiation characteristics of AlGaN/GaN - on-Si HEMTs with various Schottky metal gates

  • 5 MeV proton-irradiation with total dose of $10^{15}/cm^2$ was performed on AlGaN/GaN-on-Si high electron mobility transistors (HEMTs) with various gate metals including Ni, TaN, W, and TiN to investigate the degradation characteristics. The positive shift of pinch-off voltage and the reduction of on-current were observed from irradiated HEMTs regardless of a type of gate materials. Hall and transmission line measurements revealed the reduction of carrier mobility and sheet charge concentration due to displacement damage by proton irradiation. The shift of pinch-off voltage was dependent on Schottky barrier heights of gate metals. Gate leakage and capacitance-voltage characteristics did not show any significant degradation demonstrating the superior radiation hardness of Schottky gate contacts on GaN.

Cellular Traffic Offloading through Opportunistic Communications Based on Human Mobility

  • The rapid increase of smart mobile devices and mobile applications has led to explosive growth of data traffic in cellular network. Offloading data traffic becomes one of the most urgent technical problems. Recent work has proposed to exploit opportunistic communications to offload cellular traffic for mobile data dissemination services, especially for accepting large delayed data. The basic idea is to deliver the data to only part of subscribers (called target-nodes) via the cellular network, and allow target-nodes to disseminate the data through opportunistic communications. Human mobility shows temporal and spatial characteristics and predictability, which can be used as effective guidance efficient opportunistic communication. Therefore, based on the regularity of human mobility we propose NodeRank algorithm which uses the encounter characteristics between nodes to choose target nodes. Different from the existing work which only using encounter frequency, NodeRank algorithm combined the contact time and inter-contact time meanwhile to ensure integrity and availability of message delivery. The simulation results based on real-world mobility traces show the performance advantages of NodeRank in offloading efficiency and network redundant copies.

  • The types and characteristics of services that airport service systems provide have recently been diversified and specialized to meet various needs of users and their travelling activities. A service for the mobility handicapped is one of the newly demanded services. However, current services for them, which are provided by most of the Korean airports, are not sufficient to satisfy their needs. Additionally, there exist a lot of constraints in the use of those services, which makes it difficult for the mobility handicapped to use them effectively. Another problem is that a lot of the mobility handicapped do not even know that airports now offer services specialized for them. Considering that Korean airports have been recognized as a top-level service provider for about decades, it can be claimed that such an inferior quality of services for the mobility handicapped should be urgently improved. With this issue in mind, this study aims to propose an approach to improving the quality of airport services for the mobility handicapped. Firstly, we examined the actual conditions of the services for the mobility handicapped and identified the limitations of the current services, based on the results of literature review and questionnaire survey against the mobility handicapped and stakeholders of the services currently provided. Then we established a set of design improvement requirements and suggested several ways to improve the services for the mobility handicapped. Finally, we pointed out several issues to be resolved to design better specialized services for the mobility handicapped.

Fashion Design Expression of Wassily Kandinsky's Paintings -Focus on Music Visualization -

  • This study examines music visualization characteristics appearing in Giorgio Armani's S/S 2000 Collection and Genny's F/W 2000 Collection, which elicited and reinterpreted the characteristics through an analysis of Kandinsky's paintings. Study results are as follows. First, music visualization characteristics were extracted through an analysis of Kandinsky's works to examine music visualization that appears in contemporary fashion. Further analysis of Kandinsky's works were done in regards to music visualization (Impression, Improvisation, and Composition), and music visualization characteristics were categorized into 'spatial element', 'mobility', and 'overlap'. Second, the analysis of contemporary fashion with a spatial component showed that space was often clothed through color contrasts that highlighted concise and playful effects. Emphasis on line and three-dimensional effects were shown by overlapping lines and costume pleats with exposure expressed by semiotic forms and fabric character4istics. Third, the analysis of clothes that express mobility shows that they commonly express mobility through free color arrangements and a shading of colors with playfulness. The effects of emphasis, uniformity, and exposure were shown through the gloss and transformation of fabric that emphasized fabric characteristics; in addition, the effect of simplicity, three-dimensionality, and uniformity were expressed by adopting the forms of geometric shapes. Fourth, the analysis of clothes that manifest the overlap showed a predominant overlapping of colors and fabric. The esthetic effects of playfulness and exposure were emphasized through colors, shapes, and lines.

Electrical Properties of TiO2 Thin Film and Junction Analysis of a Semiconductor Interface

  • To research the characteristics of $TiO_2$ as an insulator, $TiO_2$ films were prepared with various annealing temperatures. It was researched the currents of $TiO_2$ films with Schottky barriers in accordance with the contact's properties. The potential barrier depends on the Schottky barrier and the current decreases with increasing the potential barrier of $TiO_2$ thin film. The current of $TiO_2$ film annealed at $110^{\circ}C$ was the lowest and the carrier density was decreased and the resistivity was increased with increasing the hall mobility. The Schottky contact is an important factor to become semiconductor device, the potential barrier is proportional to the hall mobility, and the hall mobility increased with increasing the potential barrier and became more insulator properties. The reason of having the high mobility in the thin films in spite of the lowest carrier concentration is that the conduction mechanism in the thin films is due to the band-to-band tunneling phenomenon of electrons.
