Development of Electron-Beam Lithography Process Simulation Tool of the T-shaped Gate Formation for the Manufacturing and Development of the Millimeter-wave HEMT Devices (밀리미터파용 HEMT 소자 개발 및 제작을 위한 T-게이트 형성 전자빔 리소그래피 공정 모의 실험기 개발)

  • A computationally efficient and accurate Monte Carlo (MC) simulator of electron beam lithography process has been developed for sub-0.l${\mu}{\textrm}{m}$ T-shaped gate formation in the HEMT devices for millimeter-wave frequencies. For the exposure process by electron to we newly and efficiently modeled the inner-shell electron scattering and its discrete energy loss with an incident electron for multi-layer resists and heterogeneous multi-layer targets in the MC simulation. In order to form the T-gate shape in resist layers, we usually use the different developer for each resist layer to obtain good reproducibility in the fabrication of HEMT devices. To model accurately the real fabrication process of electron beam lithography, we have applied the different developers in trilayer resist system By using this model we have simulated and analyzed 0.l${\mu}{\textrm}{m}$ T-gate fabrication process in the HEMT devices, and showed our simulation results with the SEM observations of the T-shaped gate process.

  • Millimeter-wave tracking radars should be operated in various environmental restrictions, thus they demand more computing power and smaller size compared to conventional tracking radars. This paper presents the design and implementation of the compact power supply for millimeter-wave tracking radar applications. To meet requirements of low voltage/high current and voltage accuracy for FPGA/DSP digital circuits, Point of Load (POL) converters are used in order to enhance power density and system efficiency. LDO (Low Dropout) is applied for the output voltage under the light load condition, then the single-input-multi-output power supply with max power of 375 W and 8 outputs is developed. The proposed power supply achieves output voltage accuracy of ±2 % and noise level of <50 mVpp % under full load conditions.

  • In this paper, the relay antenna was designed in consideration of the performance of the 28GHz band 5G mobile communication relay horn antenna, such as radiation pattern and return loss. A horn array for 5G mobile communication repeater was designed by arranging the antenna elements in phase, and the performance was analyzed. Unlike conventional WCDMA (3G) and LTE (4G), in millimeter wave band communication, high path loss occurs between transmission and reception. In the design of a 5G millimeter wave horn antenna, antenna performance such as isolation and gain between antenna elements as well as gain and bandwidth of the antenna must be additionally considered. The antenna gain of the single horn antenna (1×1) and the array horn antenna (2×4) in the 28GHz band is about 10.44d Bi and 19.58dBi, respectively, and the return loss is designed to be less than -18dB. It has proven its validity and has been shown to be suitable for application to 5G mobile communication relay system.

  • Millimeter-wave tracking radars operate in various environmental restrictions, thus they demand stable power sources with low noise level under high fluctuation of input voltage. This paper presents the design and implementation of the compact power supply with max power of 727 W for Ka-band tracking radar applications. To meet requirements of voltage accuracy and system efficiency for transceiver circuits, upper plates of buck converters are attached on the covers of power supply for efficient heat dissipation. The proposed power supply achieves system efficiency of 88.4 %, output voltage accuracy of ±2 % and noise level of <1% under full load conditions.

  • This paper presents the equivalent circuit modelling and eigenfrequency analysis of a wideband robust capacitive radio frequency (RF) microelectromechanical system (MEMS) switch that was designed using Poly-Si and Au layer membrane for highly reliable switching operation. The circuit characterization includes the extraction of resistance, inductance, on and off state capacitance, and Q-factor. The first six eigenfrequencies are analyzed using a finite element modeler, and the equivalent modes are demonstrated. The switch is optimized for millimeter wave frequencies, which indicate excellent RF performance with isolation of more than 55 dB and a low insertion loss of 0.1 dB in the V-band. The designed switch actuates at 13.2 V. The R, L, C and Q-factor are simulated using Y-matrix data over a frequency sweep of 20-100 GHz. The proposed switch has various applications in satellite communication networks and can also be used for devices that will incorporate the upcoming IEEE Wi-Fi 802.11ad protocol.

  • A power amplifier with AlGaAs/InGaAs/GaAs HBT's has been developed for customer premise equipments of the quasi millimeter-wave frequency-band broadband wireless local loop(BWLL) system. Parameters of the linear and nonlinear equivalent circuits for a common base HBT have been extracted by a fitting method. The amplifier has been designed through the linear and nonlinear circuit simulations and fabricated on a ceramic substrate for a hybrid IC. The amplifier has produced a 25.5-dBm output power with 35% power-added efficiency(PAE) at 24.4 GHz and achieved a 7.5-dB linear power gain at 24.8 GHz. In 24.25 ∼24.75 GHz band, the amplifier has exhibited a saturated output over larger than 22 dBm and PAE higher than 25%.

  • The noise temperature of existing millimeter-wave receivers is already within two or three times quantum noise limit. One of practical ways to increase the observation speed of single dish radio telescope without longer integration time is use of multi-beam focal plane array receiver as demonstrated in several large single dish radio telescopes. In this context the TRAO (Taeduk Radio Astronomy Observatory), which operates a 143n Cassegrain radio telescope, is planning to develop a 4 x 4 beams focal plane array SIS receiver system for 86-115 GHz band. Even though millimeter-wave HEMT LNA-based receivers approach the noise temperature comparable to the SIS receiver at W-band, it is believed that the receiver based on SIS mixer seems to offer a bit more advantages. The critical part of the multi-beam array receiver will be sideband separating SIS mixers. Employing such a type of SIS mixer makes it possible to simplify the quasi-optics of receiver. Otherwise, an SSB filter should be used in front of the mixer or some sophisticated post-processing of observation data is needed. In this paper we will present a preliminary design concept and components needed for the development of a new 3 mm band multi-beam focal plane array receiver.

Reduced Feedback Energy Based Hybrid Beamforming for Millimeter Wave MIMO Systems (다중 안테나 밀리미터파 시스템에서 피드백 에너지를 절감시키는 하이브리드 빔포밍 기술)

  • We consider a limited feedback based hybrid beamforming which reduces the energy of feedback information. In the millimeter wave channel, some rays with large ray gain dominate energy of the channel. Using this point, we propose a channel feedback scheme that employs limited number of channel rays. Also, we provide a hybrid beamforming scheme for the limited feedback system. Based on the simulation results, the proposed scheme shows a comparable data rate performance with conventional schemes, while it remarkably reduces energy of channel feedback.

  • We have experimentally demonstrated a Direct Optical Switching (DOS) CDMA for future wide-band mobile communication systems at the 40 ㎓ band by using orthogonal (crosscorrelation $\leq$2) unipolar type codes with code length of 16 and chip rate of 2.5 Gcps for radio-over-fiber (RoF) systems. Pulse-amplitude-equalized 40 ㎓ laser pulses were provided by rational-harmonically mode-locking a 10 ㎓ fiber ring laser.

An Efficient mmWave MIMO Transmission with Hybrid Precoding

  • This work investigates the hybrid precoder scheme in a millimeter wave (mmWave) multi-user MIMO system. We study a sum rate maximization scheme by jointly designing the digital precoder and the analog precoder. To handle the non-convex problem, a block coordinate descent (BCD) method is formulated, where the digital precoder is solved by a bisection search and the analog precoder is addressed by the penalty dual decomposition (PDD) alternately. Then, we extend the proposed algorithm to the sub-connected schemes. Besides, the proposed algorithm enjoys lower computational complexity when compared with other benchmarks. Simulation results verify the performance of the proposed scheme and provide some meaningful insight.
