Implementation of a Radiation-hardened I-gate n-MOSFET and Analysis of its TID(Total Ionizing Dose) Effects

  • Electronic components that are used in high-level radiation environment require a semiconductor device having a radiation-hardened characteristic. In this paper, we proposed a radiation-hardened I-gate n-MOSFET (n-type Metal Oxide Semiconductors Field Effect Transistors) using a layout modification technique only. The proposed I-gate n-MOSFET structure is modified as an I-shaped gate poly in order to mitigate a radiation-induced leakage current in the standard n-MOSFET structure. For verification of its radiation-hardened characteristic, the M&S (Modeling and Simulation) of the 3D (3-Dimension) structure is performed by TCAD (Technology Computer Aided Design) tool. In addition, we carried out an evaluation test using a $Co^{60}$ gamma-ray source of 10kGy(Si)/h. As a result, we have confirmed the radiation-hardened level up to a total ionizing dose of 20kGy(Si).

  • The energy efficiency of wireless infrastructure and terminals has been drawing renewed attention of late, due to their significant environmental cost. Emerging green communication paradigms such as cognitive radios, are also imposing the additional requirement of flexibility. This dual requirement of energy efficiency and flexibility poses new design challenges for implementing radio functional blocks. This paper focuses on the area vs. power trade-offs for the type of channel filters that are required in the digital frontend of a flexible, energy-efficient radio. In traditional CMOS circuits, increased area was traded for reduced dynamic power consumption. With leakage power emerging as the dominant mode of power consumption in nanoscale CMOS, these trade-offs must be revisited due to the strong correlation between area and leakage power. The current work discusses how the increased timing slacks obtained by increasing the parallelism can be exploited for overall power reduction even in nanoscale circuits. In this context the paper introduces the notion of 'area efficiency' and a metric for evaluating it. The proposed metric has also been used to compare the area efficiencies of different classes of time-shared filters.

Analysis and Implementation of a New Single Switch, High Voltage Gain DC-DC Converter with a Wide CCM Operation Range and Reduced Components Voltage Stress

  • This paper presents a single switch, high step-up, non-isolated dc-dc converter suitable for renewable energy applications. The proposed converter is composed of a coupled inductor, a passive clamp circuit, a switched capacitor and voltage lift circuits. The passive clamp recovers the leakage inductance energy of the coupled inductor and limits the voltage spike on the switch. The configuration of the passive clamp and switched capacitor circuit increases the voltage gain. A wide continuous conduction mode (CCM) operation range, a low turn ratio for the coupled inductor, low voltage stress on the switch, switch turn on under almost zero current switching (ZCS), low voltage stress on the diodes, leakage inductance energy recovery, high efficiency and a high voltage gain without a large duty cycle are the benefits of this converter. The steady state operation of the converter in the continuous conduction mode (CCM) and discontinuous conduction mode (DCM) is discussed and analyzed. A 200W prototype converter with a 28V input and a 380V output voltage is implemented and tested to verify the theoretical analysis.

Feasibility study of a resistive-type sodium aerosol detector with ZnO nanowires for sodium-cooled fast reactors

  • In sodium systems, leakage is one of the safety concerns; it can cause chemical reactions, which may result in fires. There are contact and non-contact types of leak detectors, and the conventional method of non-contact type detection is by gas sampling. Because of the complexity of this method, there has always been a need for a simple gas sensor, and the resistive-type nanostructure ZnO sensor is a promising option with various advantages. In this study, a ZnO sensor was fabricated, and the concept was tested as a leak detector using a dedicated experiment facility. The experiment results showed distinctive changes in resistance with the presence of sodium aerosol under various conditions. Replacing the conventional gas sampling with the ZnO sensors is expected to enable identification of the leakage location if used as a point-wise instrumentation and to greatly reduce the total cost, making the system simple, light, and effective. For further study, more tests will be performed to evaluate the sensitivity of key parameters under various conditions.

특수가스용기용 밸브의 안전성에 관한 실험적 연구 (Experimental Study on the Safety of a Valve for a Special Gas Cylinder)

  • 본 연구에서는 특수가스용기용 밸브의 안전성에 관한 실험적 연구를 수행하였다. 시험용 밸브는 특수가스용기에 부착되었던 것을 무작위로 수거한 것으로 가스누출 및 작동 안전성에 대한 시험을 실시하였다. 실험결과에 의하면, 밸브의 몸체, 나사 체결부, 안전판, 방출구, 스템부, 핸들에서 가스누출 안전성에 영향을 미칠 정도의 크랙, 마모, 부식, 변형이 발생하지 않았다. 다만, 핸들의 페인트 일부가 벗겨지고, PT나사와 몸체에서 녹이 국부적으로 형성되어 있지만, 가스누출 안전성에 영향을 미칠 정도는 아니었다. 또한, 탈거한 밸브에서 가스누출은 발생되지 않았다. 다만, 밸브스템의 영구변형과 오링의 마찰표면 일부에서 손상이 관찰되었다. 따라서, 탈거된 밸브의 가스누출 안전성을 보장하기 위해서 밸브시트와 오링 교체하는 것이 바람직함을 알 수 있다. 또한, 핸들의 조임력을 주기적으로 점검하는 것이 필요함을 알 수 있었다.

Energy Scavenging 시스템을 위한 회로의 특성 (Circuit Component Requirements for Energy Scavenging System)

  • Energy scavenging is a technique that converts ambient energy, for example, vibration and light, to electrical energy in order to supply power to low power electronic devices such as ubiquitous sensors. In this paper, we propose an optimal operation condition of power delivery circuit and design strategy for energy scavenging system in which the generated power is order of microwatt and, consequently, efficient handling of power is critical. We also propose that high data transmission rate is more realistic optimal design objective rather than high energy efficiency. It is shown that disconnection of load from the storage capacitor right after data transmission reduces energy wasting and that optimal value of storage capacitor can be determined at this condition. The feasibility of our propose is proved by experiments and we believe that the proposed design strategy will promote the application of piezoelectric micropower generator to the ubiquitous sensor networks.

특수형 방사성 동위원소 운반캡슐의 안전성 평가 (Safety Evaluation of a Shipping Capsule for Special Form Radioisotope)

  • 특수형 방사성물질 운반캡슐은 국내외의 수송관련 법규에 규정된 기술기준을 만족하도록 설계, 제작되어야 한다. 본 연구의 목적은 하나로에서 생산된 $^{192}Ir$ 특수형 등위원소 운반캡슐의 건전성을 평가하는데 있다. 법규에서 규정된 낙하시험, 타격시험, 굽힘시험 및 가열시험조건에 대한 안전성 시험을 수행하였으며, 각각의 시험 전후에 누설시험을 수행하였다. 또한, 안전성시험과 더불어 컴퓨터코드를 이용한 전산해석을 수행하여 안전성시험 전에 시험결과에 대한 예측자료로 활용되었다. 낙하시험 및 가열시험 결과 캡슐 표면에서 약간의 흠집과 변형이 발생하였으나, 각각의 시험에서 평가기준이 되는 캡슐의 손상이나 용융 등은 발생하지 않았다. 또한 각 시험 후 수행한 누설시험 결과 누설이 발생하지 않았다. 따라서 특수형 방사성물질 운반캡슐은 법규에서 규정하는 기술기준을 만족하도록 설계, 제작되었음이 입증되었다.

LPG충전소 유휴공간의 태양광발전설비 설치 유효성 (Validity of solar energy generation at the underused Space of LPG filling station)

  • 지난 2008년, LPG충전소와 유사한 주유소의 경우 관련법인 위험물관리법 개정을 통해 태양광발전설비의 설치가 합법화 되어 실제 몇몇 주유소에서 태양광발전설비가 운용되고 있다. LPG충전소의 경우 2015년부터 관련법이 개정되어 LPG충전소의 사무실, 캐노피 등의 유휴공간에 태양광발전설비 설치가 합법화 되었다. 일본의 경우 지난 2009년부터 LPG충전시설에 태양광발전설비를 설치하여 운용하고 있는 것이 조사되었다. 위험지역으로 분류되는 LPG충전소의 경우 작은 화재가 큰 사고로 이어질 가능성이 크다. 이에 본 연구에서는 전산유동해석을 통해 태양광발전설비 설치의 안전성에 대해 평가하고자 국내 외의 관련 기준과 사례를 조사하였다. 또한 조사된 결과를 바탕으로 가스유동해석 프로그램의 하나인 FLACS를 이용해 저장탱크 방출관과 자동차용 충전기 파손에 의한 누출을 가정하여 유동해석을 진행하였고, 캐노피에 설치된 태양광발전설비의 안전성에 대해 간접적으로 평가하였다. 그 결과 충분한 안전거리를 확보한다면 캐노피 상단으로의 폭발범위의 LPG가 유입되지 않는 것을 확인할 수 있었다.

비정질 실리콘 박막 트랜지스터의 광특성 분석을 위한 백라이트의 광자 에너지 스펙트럼에 대한 연구 (A Study on the Photon Energy Spectrums of Backlight for the Analysis of the Photoelectric Characteristics of a-Si:H TFT)

  • For the investigation of the mechanism of photoelectric characteristics of a hydrogenated amorphous silicon thin film transistor(a-Si:H TFT), spectral characteristics of various backlights were analyzed in terms of the photon energy at each wavelength. Photon energy spectral characteristics were obtained through the multiplication of each photon energy and spectral intensities of backlights at each wavelength and the total photon energies were obtained by the integration of the photon energy spectrums. From the comparison of the experimental photo leakage current and the calculated photon energy, it was possible to conclude that the absorption of illuminated backlight to a-Si:H layer and the generation of electrons and holes are mainly carried out at the wavelength less than 500 nm as described in previous reports.

Early Germination Response of Soybean Seed to Accelerated Aging and Low Dose Gamma Irradiation

  • The responses of soybean seeds were evaluated to accelerated aging and gamma irradiation with regard to germination, seed leakage, seed leachate component and dry weight of hypocotyl and primary root of the germinating seed. Accelerated aging significantly reduced the final germination rate while gamma irradiation increased the final germination rate. Furthermore, the interactive effects occurred that the final germination rate of 5-day aged seeds increased considerably in response to 4 Gy of gamma irradiation. The extent to which the electrolyte was leaked from the seeds (conductivity) was significantly affected by accelerated aging and showed a close negative correlation with the germination rate. Gamma irradiation, however, did not significantly affect the electrical conductivity of seed leachate. The accelerated aging significantly increased the concentrations of the particular electrolytes leaked from the seeds while the gamma irradiation did not affect those concentrations. Of the electrolytes leaked from the seeds, Ca and Mg showed relatively lower concentrations while K showed greater concentrations than others. Moreover, N and P showed similar responses to aging treatment. Aging treatment significantly affected dry weight (DW) of hypocotyls and primary root. Also, gamma irradiation decreased DW of hypocotyls and primary root, particularly for 8 Gy associated with 5 days aging treatment. The data were discussed in terms of the relationships of seed vigor with aging treatment and gamma irradiation.
