A Unified Analytical Surface Potential Model for SOI MOSFETs (SOI MOSFET의 모든 동작영역을 통합한 해석적 표면전위 모델)

  • We present a new unified analytical front surface potential model, which can accurately describe the transitions between the partially-depleted (PD) and the fully-depleted (FD) regimes with an analytical expression for the critical voltage V$_{c}$ delineating the PD and the FD region. It is valid in all regions of operation (from the sub -threshold to the strong inversion) and has the shorter calculation time than the iterative procedure approach. A charge sheet model based on the above explicit surface potential formulation is used to derive a single formula for the drain current valid in all regions of operation. Most of the secondary effects can be easily included in the charge sheet model and the model accurately reproduces various numerical and experimental results. No discontinuity in the derivative of the surface potential is found even though three types of smoothing functions are used. More importantly, the newly introduced parameters used in the smoothing functions do not strongly depend on the process parameter.

  • From an analytical perspective, we introduce a sequence of Cartier operators that act on the field of formal Laurent series in one variable with coefficients in a field of positive characteristic p. In this work, we discover the binomial inversion formula between Hasse derivatives and Cartier operators, implying that Cartier operators can play a prominent role in various objects of study in function field arithmetic, as a suitable substitute for higher derivatives. For an applicable object, the Wronskian criteria associated with Cartier operators are introduced. These results stem from a careful study of two types of Cartier operators on the power series ring ${\mathbf{F}}_q$[[T]] in one variable T over a finite field ${\mathbf{F}}_q$ of q elements. Accordingly, we show that two sequences of Cartier operators are an orthonormal basis of the space of continuous ${\mathbf{F}}_q$-linear functions on ${\mathbf{F}}_q$[[T]]. According to the digit principle, every continuous function on ${\mathbf{F}}_q$[[T]] is uniquely written in terms of a q-adic extension of Cartier operators, with a closed-form of expansion coefficients for each of the two cases. Moreover, the p-adic analogues of Cartier operators are discussed as orthonormal bases for the space of continuous functions on ${\mathbf{Z}}_p$.

A Fast Algorithm for Computing Multiplicative Inverses in GF(2$^{m}$) using Factorization Formula and Normal Basis (인수분해 공식과 정규기저를 이용한 GF(2$^{m}$ ) 상의 고속 곱셈 역원 연산 알고리즘)

  • The public-key cryptosystems such as Diffie-Hellman Key Distribution and Elliptical Curve Cryptosystems are built on the basis of the operations defined in GF(2$^{m}$ ):addition, subtraction, multiplication and multiplicative inversion. It is important that these operations should be computed at high speed in order to implement these cryptosystems efficiently. Among those operations, as being the most time-consuming, multiplicative inversion has become the object of lots of investigation Formant's theorem says $\beta$$^{-1}$ =$\beta$$^{2}$sup m/-2/, where $\beta$$^{-1}$ is the multiplicative inverse of $\beta$$\in$GF(2$^{m}$ ). Therefore, to compute the multiplicative inverse of arbitrary elements of GF(2$^{m}$ ), it is most important to reduce the number of times of multiplication by decomposing 2$^{m}$ -2 efficiently. Among many algorithms relevant to the subject, the algorithm proposed by Itoh and Tsujii[2] has reduced the required number of times of multiplication to O(log m) by using normal basis. Furthermore, a few papers have presented algorithms improving the Itoh and Tsujii's. However they have some demerits such as complicated decomposition processes[3,5]. In this paper, in the case of 2$^{m}$ -2, which is mainly used in practical applications, an efficient algorithm is proposed for computing the multiplicative inverse at high speed by using both the factorization formula x$^3$-y$^3$=(x-y)(x$^2$+xy+y$^2$) and normal basis. The number of times of multiplication of the algorithm is smaller than that of the algorithm proposed by Itoh and Tsujii. Also the algorithm decomposes 2$^{m}$ -2 more simply than other proposed algorithms.

Broad Beam Gamma-Ray Spectrometric Studies with Environmental Materials

  • Background: Gamma-ray spectrometry helps in radiation shielding problems and different applications of radioisotopes. Experimental arrangements including broad beam geometries are widely used. The aim is to investigate and evaluate the ${\gamma}-ray$ spectra via attenuation by environmental materials. Materials and Methods: The photo peak to nominated parts in the ${\gamma}-ray$ spectra and the attenuation coefficients ${\mu}_b/{\rho}$ from broad beam geometries are measured for the materials water, soil, sand and cement at the energies 0.662, 1.25, and 1.332 MeV with a $3{^{\prime}^{\prime}}{\times}3{^{\prime}^{\prime}}$ NaI(Tl) detector. Results and Discussion: The ${\gamma}-ray$ spectra vary according to changes in the effective atomic number $Z_{eff}$ of the attenuator, the photon energy and the solid angle. The peak to total ratios are the most sensitive parts to variations in the experimental conditions and overturn in the region 0.663 MeV to 1.332 MeV. This is indicated as inversion trend. The results are discussed in view of $Z_{eff}$ and the experimental conditions. The intensity build-up is larger at the lower energy and larger scattering angles in agreement with Klein-Nishina formula and other results. The build-up factor B is$${\sim_=}$$1 at high ${\gamma}-energies$ and small scattering angles. Conclusion: The sensitivity to material characteristics decrease gradually from peak: to total, to Compton valley, to Compton plateau ratios. Rigorous collimation is necessary at small energies. Cement, of the largest $Z_{eff}$, is characterized by the maximum broad beam mass attenuation coefficients ${\mu}_b/{\rho}$. The obtained results provide information to decide for the suitable experimental set-up based on aim of the work.

Analysis of Gamma-ray Spectrum and Assessment of Corresponding Exposure Rate by Means of Response Matrix Method (Response Matrix에 의한 감마선(線) Spectrum 및 그 조사선량(照射線量) 해석(解析))

  • A stud has been carried out for figuring out real photon spectrum from an observed gamma-ray spectrum by means of response matrix method, which is known one of the relatively convenient method for the estimation of exposure rate of a complex gamma ray field in comparison with graphical analysis and least square fitting of the measured spectrum. A 3'${\times}$3' cylindrical Nal(T1) scintillation detector in association with multichannel pulse height analyzer and six reference gamma ray sources covering the photon energy range of 0.05 to 2.0 MeV were used. In dividing the energy region for the construction of response matrix, two different approaches were attempted. One is dividing the entire energy region of interest into 20 bins, one of which corresponds to a width of 0.1 MeV to form $20{\times}20$ matrix, and another is dividing the 2 MeV region into 14 bins to form $14{\times}14$ matrix consists of $0.1(MeV)^{1/2}$ intervals assuming the resolution of the detector is dependent on square root of the incident photon energy. Inversion of thus constructed matrices was performed by a computor(P-E8/32) using the program attached to the end of this paper. The resultant exposure rates obtained by this method were in good agreement, within 10% with those calculated by ordinary formula widely used for a gamma-ray field of known energy and flux. It is concluded that the photen flux obtained by the response matrix constructed under the assumption of $E^{1/2}$ dependence is more realistic than that obtained by the matrix consist of identical energy bins in dosimetrical point of view.

Using Synoptic Data to Predict Air Temperature within Rice Canopies across Geographic Areas (종관자료를 이용한 벼 재배지대별 군락 내 기온 예측)

  • This study was conducted to figure out temperature profiles of a partially developed paddy rice canopy, which are necessary to run plant disease forecasting models. Air temperature over and within the developing rice canopy was monitored from one month after transplanting (June 29) to just before heading (August 24) in 1999 and 2001. During the study period, the temporal march of the within-canopy profile was analyzed and an empirical formula was developed for simulating the profile. A partially developed rice canopy temperature seemed to be controlled mainly by the ambient temperature above the canopy and the water temperature beneath the canopy, and to some extent by the solar altitude, resulting in alternating isothermal and inversion structures. On sunny days, air temperature at the height of maximum leafages was increased at the same rate as the ambient temperature above the canopy after sunrise. Below the height, the temperature increase was delayed until the solar noon. Air temperature near the water surface varied much less than those of the outer- and the upper-canopy, which kept increasing by the time of daily maximum temperature observed at the nearby synoptic station. After sunset, cooling rate is much less at the lower canopy, resulting in an isothermal profile at around the midnight. A fairly consistent drop in temperature at rice paddies compared with the nearby synoptic weather stations across geographic areas and time of day was found. According to this result, a cooling by 0.6 to 1.2$^{\circ}C$ is expected over paddy rice fields compared with the officially reported temperature during the summer months. An empirical equation for simulating the temperature profile was formulated from the field observations. Given the temperature estimates at 150 cm above the canopy and the maximum deviation at the lowest layer, air temperature at any height within the canopy can be predicted by this equation. As an application, temperature surfaces at several heights within rice fields were produced over the southwestern plains in Korea at a 1 km by 1km grid spacing, where rice paddies were identified by a satellite image analysis. The outer canopy temperature was prepared by a lapse rate corrected spatial interpolation of the synoptic temperature observations combined with the hourly cooling rate over the rice paddies.
