In-situ 공정에 의한 복합솔더 제조 (Manufacturing of Composite Solders by an In-situ Process)

  • To improve the reliability of solder joints, a composite solder which consists of solder matrix and intermetallic reinforcements was manufactured by a new method. The cast ingot of Sn-6.9Cu-2.9Ag alloy had primary Cu6Sn5 intermetallics in the form of dendrites. After rolling the ingot, the intermetallic dendrites were crushed into fine particles and distributed uniformly throughout the solder matrix. As the rolled strips became thinner, the average size of the crushed particles reached a critical size which did not decrease any more by further rolling. The critical size was nearly the same as the average width of intermetallic dendrite trunk. The crushed intermetallic particles did not melt and remained in solid state during reflow soldering due to their high meltingterm-perature. The coarsening and gravitational segregation of the particles were observed during reflow soldering.

계면 화학반응과 무전해 니켈 금속층에서 나타나는 취성파괴와의 연관성에 관한 연구 (Correlation between Interfacial Reaction and Brittle Fracture Found in Electroless Ni(P) Metallization)

  • 무전해 Ni(P)과 솔더와의 반응 중 발견되는 취성파괴 현상과 계면 화학반응시의 금속간화합물 spalling과의 연관성을 전단 파괴실험을 통하여 체계적으로 연구하였다. 취성파괴는 무전해 Ni(P)과 Sn-3.5Ag 솔더와의 반응 후에만 나타났고 Sn-3.0Ag-0.5Cu 솔더와의 반응시에는 연성파괴만이 관찰되었다. Sn-3.0Ag-0.5Cu 솔더와의 반응시 $(Ni,Cu)_3Sn_4$$(Cu,Ni)_6Sn_5$의 삼성분계 금속간화합물이 생성되었고 spatting은 발생하지 않았다. 반면, Sn-3.5Ag 솔더와의 반응시에는 $Ni_3Sn_4$ 금속간화합물이 spatting된 솔더패드에서 취성파괴가 발생하였다. 파괴표면을 면밀히 분석한 결과 취성파괴는 $Ni_3Sn_4$ 금속간화합물과 Ni(P) 금속층 사이에 형성된 $Ni_3SnP$ 층에서 발생하는 것을 알 수 있었다. $Ni_3SnP$ 금속간화합물 층은 $Ni_3Sn_4$ 금속간화합물이 spatting되는 과정 중에 두껍게 성장하므로 무진해 Ni(P) 사용시 기계적 신뢰성을 보장하기 위해서는 금속간화합물의 spatting을 방지하는 것이 매우 중요하다.

LED용 리드프레임 상의 Sn-3.5Ag 솔더 도금의 젖음성 및 반사율 (Wetting Property and Reflectivity of Sn-3.5Ag Solder by Plating for LED Lead Frame)

  • The wetting property and reflectivity of Sn-3.5Ag solder which was dip coated on a LED lead frame were investigated. The wettability of molten solder on Cu substrate was evaluated by the wetting balance tester, and surface tension was calculated from maximum withdrawal force and withdrawal time. Temperature of the molten solder in a bath was varied in the range of $250-290^{\circ}C$. With increasing temperature, the surface tension decreased a little. The reflectivity of Sn-3.5Ag coated on a substrate became a little lower than the highest current LED lead frame reflectivity.

무연 도금 솔더의 특성 연구: Sn-Cu 및 Sn-Pb 범프의 비교 (Study on the Characteristics of Electroplated Solder: Comparison of Sn-Cu and Sn-Pb Bumps)

  • The electroplating process for a solder bump which can be applied for a flip chip was studied. Si-wafer was used for an experimental substrate, and the substrate were coated with UBM (Under Bump Metallization) of Al(400 nm)/Cu(300 nm)Ni(400 nm)/Au(20 nm) subsequently. The compositions of the bump were Sn-Cu and eutectic Sn-Pb, and characteristics of two bumps were compared. Experimental results showed that the electroplated thickness of the solders were increased with time, and the increasing rates were TEX>$0.45 <\mu\textrm{m}$/min for the Sn-Cu and $ 0.35\mu\textrm{m}$/min for the Sn-Pb. In the case of Sn-Cu, electroplating rate increased from 0.25 to $2.7\mu\textrm{m}$/min with increasing current density from 1 to 8.5 $A/dm^2$. In the case of Sn-Pb the rate increased until the current density became $4 A/dm^2$, and after that current density the rate maintains constant value of $0.62\mu\textrm{m}$/min. The electro plated bumps were air reflowed to form spherical bumps, and their bonded shear strengths were evaluated. The shear strength reached at the reflow time of 10 sec, and the strength was of 113 gf for Sn-Cu and 120 gf for Sn-Pb.

  • Reactions between 48Sn-52In solder and under bump metallurgies(UBM) such as 100nm $Ti/8{\mu}m$ Cu and 300nm Al/400nm Ni(V)/400nm Cu have been investigated, and the shear strength of 48Sn-52In solder bumps on each UBM has been evaluated. While intermetallic compounds with two different morphologies were continuously thickened on Ti/Cu with repeating the reflow process, the intermetallics on Al/Ni(V)/Cu spalled into the solder with increasing the number of reflow times. The solder bumps on Ti/Cu exhibited higher shear strength than those on Al/Ni(V)/Cu.

무아레 간섭계를 이용한 유연 솔더와 무연 솔더 실장 WB-PBGA 패키지의 열-기계적 변형 거동 (Thermo-mechanical Behavior of WB-PBGA Packages with Pb-Sn Solder and Lead-free Solder Using Moire Interferometry)

  • 반도체 패키지에 사용되고 있는 유연 솔더는 환경 보호 필요성 대문에 무연 솔더로 빠르게 대체되고 있다. 이와 같은 무연 솔더에 대한 여구는 주로 재료의 발견과 공정 적응성의 관점에서 이루어졌을 뿐, 기계적인 성질이나 신뢰성의 관점에서의 연구는 많이 이루어지지 않았다. 본 논문에서는 무아레 간섭계를 이용하여 유연 솔더와 무연 솔더 실장 WB-PBGA 패키지 결합체의 온도변화에 대한 열-기게적 거동을 해석하였다. 실시간 무아레 간섭계를 이용하여 각 온도 단계에서 변위 분포를 나타내는 간섭무늬를 얻고, 그로부터 유연과 무연의 솔더 조인트를 갖는 WB-PBGA 패키지의 굽힘 변형 거동 및 솔더 볼의 변형률을 비교 분석하였다. 분석결과를 보면 유연 솔더 실장 패키지 결합체의 솔더 볼은 칩경계 부근인 #3 솔더 볼에서 발생하는 전단변형률이 파손에 큰 영향을 미치며, 무연 솔더가 실장된 패키지 결합체의 솔더 볼은 가장 바깥 부근인 #7 솔더 볼에서 발행하는 수직 변형률이 파손에 큰 영향을 미칠 것으로 예측된다, 또한 무연 솔더 실장 패키지 결합체는 같은 온도 조건에서 유연 솔더 실장된 패키지에 비해 굽힘 변형이 휠씬 크게 발생될 뿐 아니라 솔더 볼의 유효변형률도 10% 정도 크게 발생하는 것으로 나타나서 열변형에 의한 파손에 취약할 것으로 예측된다.

Sn-Bi-Ag계 땜납과 Cu기판과의 젖음성, 계면 반응 및 기계적 성질에 관한 연구 (A Study on Wetting, Interfacial Reaction and Mechanical Properties between Sn-Bi-Ag System Solders and Cu Substrate)

  • Solderability, interfacial reaction and mechanical properties of joint between Sn-Bi-Ag base solder and Cu-substrate were studied. Solders were subjected to aging treatments to see the change of mechanical properties for up to 30 days at $100^{\circ}C$, and then also examined the changes of microstructure and morphology of interfacial compound. Sn-Bi-Ag base solder showed about double tensile strength comparing to Pb-Sn eutectic solder. Addition of 0.7wt%Al in the Sn-Bi-Ag alloy increase spread area on Cu substrate under R-flux and helps to reduce the growth of intermetallic compound during heat-treatment. According to the aging experiments of Cu/solder joint, interfacial intermetallic compound layer was exhibited a parabolic growth to aging time. The result of EDS, it is supposed that the soldered interfacial zone was composed of $Cu_6Sn_5$.
