RF-Magnetron sputtering법을 이용한 ZnO buffer layer가 ZnO:(Al,P) 박막의 미세구조에 미치는 영향

  • 최근 디스플레이 산업의 확대에 따라 투명 전도 산화물(Transparent Conducting Oxides:TCOs)의 수요가 급증하고 있다. 이 중 ZnO는 wide bandgap (3.37eV)와 large exciton binding energy (60meV)의 값을 가져 차세대 투명 전도 산화물, LED와 LD 등의 소자 소재로 각광받고 있다. ZnO는 electron을 내어놓는 native defect 때문에 기본적으로 n-type 물성을 띈다. 그래서 dopant를 이용해 p-type ZnO를 제작할 때 native defect를 줄이는 것이 중요한 요점이 된다. 이 때 buffer layer를 사용하여 native defect를 줄이는 방법이 사용되고 있다. 본연구에서는 RF-magnetron sputtering법을 이용하여 c-plane sapphire 기판 위에 다양한 조건의 ZnO buffer layer를 증착하고, 그 위에 ZnO:(Al,P) co-doping한 APZO를 증착하였다. ZnO buffer layer 증착조건의 변수는 증착온도와 Ar:O2의 비율을 변수로 두었다. 이러한 박막을 FE-SEM, XRD, Hall effect measurement, AFM을 통하여 미세구조와 물성을 관찰하였다. 이 때 APZO보다 낮은 증착온도에서 ZnO buffer layer가 증착되면 APZO를 증착하는 동안 chamber 내부에서 열처리하는 효과를 얻게 되고, UHV(Ultra High Vaccum)에서 열처리 될 때 ZnO buffer layer의 mophology와 결정성이 변하게 되는 모습을 관찰아혔다. 또한 본 실험을 통해 ZnO buffer layer의 증착 온도가 APZO의 증착온도보다 높을 때 제어 가능한 실험이 됨을 확인 할 수 있었다.

A Study on Effects of Balance Taping Therapy applied on the patients with Arthritis caused upon the Pain in Legs and Obstacle in Daily Activity (밸런스테이핑이 퇴행성관절염 환자의 다리통증과 일상 활동장애에 미치는 효과)

  • Purpose: This study is to examine the effect of balance taping therapy applied on the old people who suffer from arthritis upon the pain in legs and obstacle in daily activity. Methods: The research period was from Dec. 2003 to Feb. 2004, and among the old female people who visited one of the welfare halls in Seoul downtown and 4 assembly hall for old people who aged over 60 years. 30 of the experimental group and 33 of control group were optionally collected. Results: The pain degree in legs and the uneasiness degree of the obstacle in the daily life of the experimental group who were treated by the balance taping was decreased than those of the control group(p=0.015, p=0.000). Conclusions: Based upon the above result, it was confirmed that the balance taping therapy has influence in decreasing the degree of the uneasiness in the leg pain and daily activity obstacle of the old people who suffer from the arthritis, and therefore it is thought that this therapy can be usefully applied for one of the nursing methods for the old patients, and besides the repeated future researches are needed.

An Empirical Study on the Function and Effect of Urban Openspace - Focusing on Urban Roadside Trees - (도시녹지의 기능 및 효과에 대한 실증적 연구 - 도시 가로수를 중심으로 -)

  • The objective of this study is to review and verify whether the functions and effect of roadside trees generally hewn in theory are actually realized in urban roads and how well they are performed if the function and effect are realized. The study was conducted with a focus on 3 functions and effects including roadside tree's urban landscape improvement function (green area visibility ratio), effect of introducing green area within a city, and urban green network building function. The major study results are as follows: First, the average green area visibility ratio of 41 study areas is currently about 25.90%. The green area visibility ratio of commercial area within downtown was lowest among 5 road types. It showed that it is possible to raise the average green area visibility ratio up to 32.49% through roadside tree management and additional plantation. Second, in a section between Paldal Mountain and Suwon City Hall where there is no forest fragments and parks at all, a green area of 4,826 roadside trees represented 2.4% of total area and served as the only linear green area. Third, an analysis of 15 cities in Kyonggi province showed that urban forests are concentrated in outskirts. The suey showed that because forest fragments and parks exist in a form of points in urban areas, roadside trees are the only green areas that link each other and build a network.

The Effect of Vacuum Annealing of Tin Oxide Thin Films Obtained by RF Sputtering (RF Sputtering법에 의한 산화주석 박막의 진공 열처리 효과)

  • Tin oxide thin films were deposited by rf reactive sputtering and annealed at $400^{\circ}C$ for 1 h in vacuum. To minimize the influence such as reduction, oxidation, and doping on tin oxide thin films during annealing, a vacuum ambient annealing was adopted. The structural, optical, and electrical properties of tin oxide thin films were characterized by X-ray diffraction, atomic force microscope, UV-Vis spectrometer, and Hall effect measurements. After vacuum annealing, the grain size of all thin films was slightly increased and the roughness ($R_a$) was improved, however irregular and coalesced shapes were observed from the most of the films. These irregular and coalesced crystal shapes and the possible elimination of intrinsic defects might have caused a decrease in both carrier concentration and mobility, which degrades electrical conductivity.

Effects of Substrate Temperature on Properties of (Ga,Ge)-Codoped ZnO Thin Films Prepared by RF Magnetron Sputtering (RF 마그네트론 스퍼트링에 의한 Ga 와 Ge가 도핑된 ZnO 박막 특성의 온도효과)

  • The ZnO thin films doped with Ga and Ge (GZO:Ge) were prepared on glass substrate using RF sputtering system. Structural, morphological and optical properties of the films deposited in different temperatures were studied. Proportion of the element of using target was 97 wt% ZnO, 2.5 wt% Ga and 0.5 wt% Ge with 99.99% highly purity. Structural properties of the samples deposited in different temperatures with 200 w RF power were investigated by field emission scanning electron microscopy, FE-SEM images and x-ray diffraction XRD analysis. Atomic force microscopy, AFM images were able to show the grain scales and surface roughness of each film rather clearly than SEM images. it was showed that increasing temperature have better surface smoothness by FE-SEM and AFM images. Transmittance study using UV-Vis spectrometer showed that all the samples have highly transparent in visible region (300~800 nm). In addition, it can be able to calculate bandgap energy from absorbance data obtained with transmittance. The hall resistivity, mobility, and optical band gap energy are influenced by the temperature.

Anti-Pinch System for Power Window Based on Current Information (전류 정보 기반의 파워 윈도우용 안티핀치 시스템)

  • 안티핀치 시스템은 파워 윈도우 상승 시에 인체의 특정 부위가 창문 틈 사이에 끼여 발생하는 치명적인 사고를 방지하기 위한 안전 시스템이다. 이러한 안티핀치 시스템은 물체의 끼임을 검출하는 센서 방식에 따라 접촉식과 비접촉식 두 가지로 크게 구분된다. 본 논문에서는 접촉식의 한 방법으로 전류 정보에 의해 강화된 미국의 안전 규정 FMVSS 118-S5를 만족하는 안티핀치 시스템을 제안한다. 안티핀치 시스템에 사용된 전류 정보는 추가적인 장치의 부착 없이도 기존의 파워 윈도우용 모터 드라이브에 내장된 과전류 검출용 전류 센서를 이용하여 쉽게 얻을 수 있다. 또한 전류 정보는 물체의 끼임을 신속히 검출, 반영함으로써 안티핀치 시스템에 요구되는 반전력 저감에 기여한다. 특히, 본 논문에서는 전류의 임계값이 모터 경년 변화나 운전 조건에 따라 변동하는 문제점을 개선하기 위해 핀치 상태를 효과적으로 판정할 수 있는 자동 임계값 설정 방법을 제안한다. 마지막으로 다양한 실험 및 시험을 통해 제안된 안티핀치 시스템이 FMVSS 118-S5를 만족함을 보인다.

A Study on the improvement of reverberation characteristics using tapped and nested-allpass delay line (Tapped and nested-allpass delay line을 이용한 잔향특성 개선에 관한 연구)

  • In this paper, we proposes an idea for improved sound characteristic which decreasing a problem in previous reverberation algorism structure. To later reflection sound, proposed new reverberation structure, using a lopped and nested all-pass delay line, and it is designed to improve an natural concert hall sound. In addition, In order to have best imaginary sound effect, we extracted the factors by controlling each delay line's delay time, and we realized a proposed new algorithm by using general-purpose DSP. Through several experimental cases, we observed better effect on improvement of linear flatten and reverberation density and decreasing about colorlessness and non-linear sound at previous proposed model about impulse input.

Effects of rapid thermal annealing on indium-zinc-oxide films (산화인듐아연 박막에 대한 급속 열처리 효과)

  • This work shows the effect of rapid thermal annealing (RTA) on properties of indium-zinc oxide (IZO) thin films. The RTA temperatue was controlled between 300 and $500^{\circ}C$ under the two different ambient conditions such as vacuum and oxygen. Structural, optical, and electrical properties of IZO films were characterized in terms of RTA conditions. XRD and resistivity measurements showed that crystallization for IZO films occurred at an RTA temperature of about $400^{\circ}C$. For the IZO film treated at $500^{\circ}C$ of RTA, the resistivity, carrier concentration, hall mobility, and transmittance were approximately $10^2{\Omega}cm$, $10^{15}cm^{-3}$, $10cm^2/V{\cdot}s$, and 85%, respectively, which would be suitable for its application to the channel layer in transparent thin film transistors.

  • 본 연구에서는 RF magnetron sputtering을 이용하여 실리콘 박막 태양전지용 ZnO:Al 전면전극을 제작하고 다양한 식각조건에 따른 ZnO:Al 박막의 표면형상 변화와 함께 전기적 및 광학적 특성 변화를 조사하였다. pin 구조를 갖는 실리콘 박막 태양전지의 효율 향상을 위해서는 입사광의 산란효과에 따른 광포획 증가가 필수적이며 이를 위하여 ZnO:Al 전면전극의 표면텍스처링 형성이 필요하다. 식각용액으로는 HCl과 HF 등을 사용하였으며 식각용액 농도 및 식각시간을 변화시켰다. 식각 후의 ZnO:Al 박막의 표면형상은 SEM(Scanning Electron Microscope)과 AFM(Atomic Force Microscope)을 이용하여 분석을 하였고, UV-visible-nIR spectrometer를 이용하여 총 투과도 및 산란 투과도를 측정하였다. 이 외에도 four-point probe 및 Hall measurement를 이용하여 전기적 특성 변화를 조사하였다. 다양한 식각조건에 따라 제조된 ZnO:Al 박막 위에 실리콘 박막 태양전지를 제작하여 전면전극의 표면형상에 따른 태양전지 성능변화를 비교 분석하였다.

Improvement of Thermoelectric Properties of Bismuth Telluride Thin Films using Rapid Thermal Processing (Bismuth Telluride 박막의 열전특성 개선을 위한 급속 열처리효과)

  • Effects of rapid thermal annealing of bismuth telluride thin films on their thermoelectric properties were investigated. Films with four different compositions were elaborated by co-sputtering of Bi and Te targets. Rapid thermal treatments in range of $300{\sim}400^{\circ}C$ were carried out during 10 minutes under the reducing atmosphere (Ar with 10% $H_2$). As the temperature of thermal treatment increased, carrier concentrations of films decreased while their mobilities increased. These changes were clearly observed for the films close to the stoichiometric composition. Rapid thermal treatment was found to be effective in improving the thermoelectric properties of $Bi_2Te_3$ films. Recrystallization of $Bi_2Te_3$ phase has caused the enhancement of thermoelectric properties, along with the decrease of the carrier concentration. Maximum values of Seebeck coefficient and power factor were obtained for the films treated at $400^{\circ}C$ (about $-128{\mu}V/K$ and $9{\times}10^{-4}\;W/K^2m$, respectively). With further higher temperature ($500^{\circ}C$), thermoelectric properties deteriorated due to the evaporation of Te element and subsequent disruption of film's structure.
