Novel Robust Structure and High k Dielectric Material for 90 nm DRAM Capacitor

  • The robust stack storage node and sufficient cell capacitance for high performance is indispensable for 90 nm DRAM capacitor. For the first time, we successfully demonstrated MIS capacitor process integration for 90 nm DRAM technology. Novel cell layout and integration technology of 90 nm DRAM capacitor is proposed and developed, and it can be extended to the next generation DRAM. Diamond-shaped OCS with 1.8 um stack height is newly developed for large capacitor area with better stability. Furthermore, the novel $Al_2O_3/HfO_2$ dielectric material with equivalent oxide thickness (EOT) of 25 ${\AA}$ is adopted for obtaining sufficient cell capacitance. The reliable cell capacitance and leakage current of MIS capacitor is obtained with ~26 fF/cell and < 1 fA/ceil by $Al_2O_3/HfO_2$ dielectric material, respectively.

  • Diallel crosses among six silkworm varieties were used as the materials. by the randomized block design, and diallel cross analyse were conducted to determine the relationships between parents and their F$_1$hybrids. The six parents and their 30 F$_1$crosses were evaluated for five quantitative characters in each female and male silkworms. All methods utilized were similar in detecting lines giving unexpected performance in the F$_1$generation. Mean values of total cocoon weight and weight of cocoon layer of female silkworms were more than those of male silkworms, but mean values of cocoon layer ratio of female silkworms were less than those of male silkworms in both parents and 30 F$_1$hybrids. Over dominance was exhibited by total cocoon weight and weight of cocoon layer, and partial dominance was exhibited by periods (days) of larval stage, periods (days) of 5th instar and cocoon layer ratio (weight of cocoon layer/total cocoon weight). Furthermore, it was recognized that varieties F (Yunil) and E (Kyung-choo) were recommendable varieties as the parents in breeding of silkworms for increasing the total cocoon weight and weight of cocoon layer, etc.

Characteristics of A New Flue-cured Tobacco Mutant Line KF 8832-85 (황색종 연초 돌연변이 계통 KF8832-85의 특성)

  • A new flue-cured tobacco mutant line BU 8832-85 was developed at Taegu Experiment Station, Korea Ginseng and Tobacco Research Institute in 1994. KF 8832-85 was resulted from a cross of flue-cured cultivars NC 95$\times$NC 2326, and developed by a pedigree system of breeding ; initial selection was made by plant type and resistance to bacterial wilt(BW) disease(heudomonas solanaceamm) in the F2 generation under the natural field conditions infested with the pathogen. One white flowered plant was occurred by spontaneous mutation in a certain line among the F3 generatioin while the others were pink. Six plants from the seeds by selfing were selected at the field infested with the pathogen among 240 populations with white flowering in the F4, KF 8832-85 was selected based on yield and leaf quality trials among 6 lines in Fs generation. BCF 8832-85 was compared with its Parent for certain agronomic and chemical characteristics at Taegu Experiment Station in 1993 and 1994. The results showed that KF 8832-85 have white flower, the stalk height was approximately that of NC 2326 but averaged about loom taller than NC 95. It produced ground suckers as much as NC 95, and did not breakdown leaf at the same as WC 2326. KF 8832-85 have high resistance to bacterial wilt disease. Yield of KF 8832-85 was 10 and 18% higher then that of NC 2326 and WC 95, respectively. Price per Kg was equal to that of NC 2326. The contents of nicotine and reducing sugar did not differ significantly from NC 95, while total nitrogen was significantly lower than NC 95. Therefore, the new mutant line is genetically stable for agronomic and chemical characteristics and provides a source of bacterial wilt disease resistance for use in breeding resistant flue-cured cultivars. Study of Fermentation Extract Made from Rice Bran and Dendropanax on the Whitening Effects in B16F10 Cell Line (미강·황칠 발효추출물이 B16F10 세포의 미백에 미치는 효과)

  • The purpose of this study is to research the whitening effects of fermentation extract made from the Rice bran and Dendropanax(FRD) Fermentation conditions were as follows; 1) Dendropanaxand and Rice bran were blended in a ratio of 1 to 1, 2) a weight of sugar was 10% of the total weight, 3) an amount of enzyme was 0.1%, and 4) a temperature was 20℃. It has been fermented for 90 days. In order to observe the whitening effects of FRD, the author measured the cell viability and the inhibition rate of the melanin biosynthesis, the activity of tyrosinase and SOD (superoxide dismutase) in malignant melanoma, B16F10 cells. As a result, FRD significantly inhibited the cell viability of B16F10 in more than 500 ㎍/㎖. FRD significantly suppressed the generation of melanin, and that induced by α-melanocyte stimulating hormone (α-MSH) in more than 1,000 ㎍/㎖. FRD significantly decreased the activity of tyrosinase and that induced by α-melanocyte stimulating hormone (α-MSH) in more than 500 ㎍/㎖. FRD did not changed the activity of SOD in dose dependent manner. Therefore, the author considered that the fermentation extract made from a Rice bran and Dendropanax will be able to produce high value-added products, if used as a commercial. Impact of maternal crowd on the reproductive performance of an ecto-pupal parasitoid Nesolynx thymus (Hymenoptera: Eulophidae)

  • Nesolynx thymus Girault (Hymenoptera: Eulophidae) is one among 20 hymenopteran parasitoids reported to attack the uzi fly, Exorista bombycis, which in turn infests the silkworm, Bombyx mori accounting a cocoon yield loss of 10-20%. A host of factors viz., age and size of host, age and size of parasitoid, availability of host, temperature and quality of host are reported to influence the reproductive efficiency of the parasitoids. In the present study an attempt was made to record the influence of foraging parasitoid density on their reproductive performance. Three day-old uzi pupae were offered to varying numbers (1 - 10) of 2 day old Nesolynx thymus adults for parasitization. The progeny production per pupa (84.44 - 132.77) increased significantly with increase in the number of foraging parasitoid adults (1 - 10) however, progeny production per female decreased. The sex ratio (M : F) (1:25.49 - 1:1.53) decreased significantly with increase in foraging parasitoid adults. The morphometric parameters except female abdomen width of first generation parasitoid showed significant negative correlation with number of foraging adults. However, correlation between the parasitoid size in first generation and their reproductive performance was nonsignificant.

  • Machining is a one of the broadly used manufacturing process to produce the parts, products and various molds and dies. The environmental impact due to aerosol generation via atomization process is a major concern associated with environmental consciousness. This paper presents the experimental results to analyze the characteristics of cutting fluid aerosol generation in grinding process. Experimental results show that the generated fine aerosol which particle size less than 10micron appears near worker's breath zone under given operational conditions. The aerosol concentration is much higher enough to affect human health risk with its generated aerosol quantities. This quantitative analysis can be provided the basic knowledge f3r further research for environmentally conscious machining technology developments.

NC Program Generation Using Off-line Teaching of Deburring Path (오프 라인 티칭에 의한 디버링 NC 프로그램 생성 및 가공)

  • Die-casting burr due to casting process is removed by post-process for assembly and quality control of product. Though robot has been widely used for deburring job before, CNC exclusive machine is currently developed f3r high power, high speed machining and quick tool change. Deburring tool path with complex 3D curve type is defined to make out deburring NC program. But there is no efficient method to define it currently used methods with teaching probe on machine. In this study the efficient method to make out deburring NC program is developed. 5-axis digitizing machine is used to receive data of deburring path. And the post processor for NC program generation is developed in consideration of the machining conditions. The developed system is not dependent on the skill of operator and has the advantage to maintain the flexibility of job to modify NC program due to the wear of tool and aging of the die casting.

  • An actuator using a permanent magnet and solenoid is proposed and designed in this paper. Its design concept is composed of a driving force generation, a guide mechanism, and a symmetric structure. At first, Driving Force generation uses a concept that is a change efflux by using a permanent magnet and solenoid. A permanent flux is generated by a permanent magnet. Changeable flux is created by a variable current flowing through coil such the solenoid. The direction of this flux is changed due to current flowing through coils. The combination of permanent and changeable fluxes make various flux densities between yokes of moving part and fixed yokes. Tonal development and voice quality in the stops of Seoul Korean

  • Korean stops are currently undergoing a tonogenetic sound change, as found in the Seoul dialect in which a merged VOT of aspirated and lax stops induces F0 to be the primary cue for distinguishing the two stops and the lax stops have lower F0 than the aspirated stops. In tonal languages, low tone is produced with a breathy voice. This study investigated whether there are changes in voice quality with respect to the tonogenetic sound change of Korean stops. Two age groups speaking the Seoul dialect participated in this study: five females and six males born in the 1940s and 1950s and nine females and eight males born in the 1980s and 1990s. This study replicated previous findings of VOT and F0 and further examined H1-H2, H1-A1, and H1-A2 to see how they correlate with the sound change. In the older and younger generations, H1-H2, H1-A1, and H1-A2 were significantly lower after the tense stops than after the aspirated and lax stops, but they were not significantly different after the aspirated and lax stops. However, the younger females exhibited some different results for H1-H2 and H1-A2 than the older generation. In the younger females, the H1-H2 mean was higher after the aspirated stops than it was after the lax stops at the vowel onset, and the H1-H2 difference increased at the vowel midpoint. Although there was an inter-speaker variation in the results of H1-H2 and H1-A1, analyses of individual speakers showed that the H1-H2 and H1-A1 were higher after the lax stops than after the aspirated stops in the younger female speakers. These results indicate that lax stops tend to be breathier than aspirated stops in the younger female speakers. They also indicate that changes in voice quality are on Korean stops with tonal sound change, but are still developing.

  • The major objects of this report are to supplement data of natural frequencies of thin elastic rectangular plates to the available data, and to give an experimental verification for natural frequencies obtained by Rayleigh-Ritz method, the generation set of which are eigenfunctions of Euler beams. For the first object the following five models, for which data only for the fundamental mode or data only for square plates are available, are adopted; (1) two opposed edges are clamped and the other two opposed edges simply supported (C-C, S-S), (2) one edge is simply supported and the other three edges clamped (C-C, C-S), (3) one edge is free and the other three edges clamped (C-C, C-F), (4) two adjacent edges are clamped and the other two adjacent edges free (C-F, C-F). For the (C-C, S-S) model the frequency equation obtained with the mode shapes assumed as of a single trigonometric series is solved. And for the other four models Rayleigh-Ritz method taking eigenfunctions of Euler beams as the generating set is applied. The numerical examples are obtained up to the fourth, the fifth or the sixth order depending on the range of the aspect ratio (0.1-10.0). The number of terms in the generating set for Rayleigh-Ritz method is fifteen for all models. For the experiment three models made of 3.2mm thickness mild steel plate for general structure use were prepared in following size; $300mm{\times}600mm,\;600mm{\times}600mm\;and\;900mm{\times}600mm$. Their boundary conditions are made to fit (C-C, C-F) condition. From the experiment mechanical impedance curves based on the frequency response method were obtained together with phase relation diagrams. The experimental data are resulted in good conformity to calculated values.
