Self-Pulsation in Multisection Distributed Feedback Laser Diode with a Novel Dual Grating Structure

  • A self-pulsating multisection distributed-feedback laser diode (DFB LD) can potentially realize all-optical clock extraction. This device generally consists of three sections, two DFB sections and one waveguide section. The most important variable in this device is detuning, which is the relative spectral position between the stop bands of two DFB sections. We fabricated a novel structure in which two gratings were located one over and one under the active layers. Each grating structure was independently defined in processing so that detuning, which is the prerequisite for self-pulsation, could be easily controlled. Observing various self-pulsating phenomena in these devices under several detuning conditions, we characterized the phenomena as dispersive Q-switching, mode beating, and self-mode-locking.

  • The 1st and 2nd-order grating structure for long wavelength DFB(Distributed FeedBack) laser diodes are successfully fabricated on InP substrates by using electron beam lithography and reactive ion etch techniques, and also characterized non-destructively by diffraction analysis without removal of photo-resis layer. A new composite layer made by lifted-off Cr layer on thin SiO2 film is developed and used as an etch mask, because PMMA, the e-beamresist, is unsuitable for reactive ion etch of InP. In addition, it is experimentally confiremed that diffraction analysis makes it possible to predict the grating parameters, and the analysis can be used as a non-destructive on-line test to prevent incomplete gratings from being successively processed.

  • Periodic gratings for 1.55$\mu$m distributed feedback laser diode (DFB LD) have been fabricated by a holographic interference exposure system using an etalon stabilized Ar ion laser. We obtain a good development condition at developer concentration of 65% and obtain etching rate of 1000$\AA$/min at 20.deg. C by the mixed solution HBr:HNO$_{3}$:H$_{2}$O(1:1:10 in volume ratio). We obtain good first order grating with period of 2400${\AA}[\pm}2{\AA}$ at etching time of 45 sec from grating period and diffraction efficiency measurement, and SEM observation of grating fabricated on InP substrate.

  • Strained multiple quantum well(SMQW) PBH-DFB-LDs emitting at 1.55$\mu$m wavelength has been fabricated using OMVPE and LPE crystal growth tecnique. Using the SMQW active layer, a linewidty enhancement factor of 2.65 was obtained at lasing wavelength and consequnently, packaged 42 modules showed a very low average chirp of 0.44nm at 2.5Gbps NRZ direct modulation. The 77 devices showed average threshold current of 8.72mA and average slope efficiency of 0.181 mW/mA, and single longitudinal mode operation with SMSR larger than 30dB up to 5mW. Among the 77 devices, standard deviation of lasing wavelength of 3.57nm was obtained owing to a good crystal growth uniformity.

  • A basic coherent optical transmission was demonstrated using FSK modulation and heterodyne detection scheme. Optical frequency of DFB LD light source at the transmitter side was stabilized with Fabry Perot etalon and bias feedback circuit. A tunable external cavity LD was used as a local oscillator at the receiver. Heterodyned output signal at IF frequency of 2GHz was measured and discussed.

  • A ceramic stem based TO package incorporating a coplanar waveguide feed-line has been proposed allowing for 10 Gbps grade data transmission. The frequency response of a cylindrical feed-line fer a conventional metal based TO package was first analyzed, and compared with that of the CPW feed-line used for a ceramic based package such as a butterfly package. For the case where a DFB LD chip is packaged to an LD module, the measured 3 dB frequency bandwidths for the conventional and proposed packages were 3.5 GHz and 7.8 GHz respectively, which agree well with the theoretical results obtained from the modeling based on the small signal equivalent circuits. Consequently, we proposed a novel ceramic based TO package with a CPW feed-line in ceramic material as a stem to improve the frequency characteristics of the conventional one. And, its performance was theoretically observed to confirm that the proposed package provides even wider frequency bandwidth compared to the conventional one.

  • In this paper, when both the refractive index grating and the gain grating exist in a 1.55um DFB laser with two cleaved mirror facets, when the phase of ρl is fixed to 0 and the phase of ρr is changed to -π/2, π, π/2, 0, the change in frequency and oscillation gain was theoretically analyzed. In the case of δL<0, the oscillation gain required for lasing is the lowest and the most stable frequency operation is obtained in the case of (ρl phase=0, ρr phase=0) and κL=10, when κL is varied from 0.1 to 10. In the case of δL>0, when (ρl phase=0, ρr phase=π) and κL=10, the oscillation gain required for lasing is the lowest and the difference between the oscillation gains of the higher-order modes is large so that the most stable frequency operation is obtained.

  • This paper is the research on the heated CWDM optical transmitter for the wavelength compensation at the low temperature. In general, the wavelength deviation of DFB laser is around 0.1 nm/C. The wavelength of DFB laser shifts to longer(shorter) wavelength according to the temperature increase(decrease). Typical CWDM optical communication network has 20 nm channel spacing from reference center wavelength per each channel. There is some limitation problem in the range of operating temperature due to the channel interference. For solving the limited temperature range problem, especially at the low temperature, we use the heater on the DFB laser. As a result, we could realize the CWDM optical transmitter to meet +/-6.5 nm from reference center wavelength in the range of temperature at $-40{\sim}+85^{\circ}C$, which is applicable to the industrial field.

Optical Clock Recovery from RZ and NRZ data using a Multi-Section Laser Diode with a DFB Reflector (DFB 반사기가 집적된 다중전극 레이저 다이오드를 이용한 RZ 및 NRZ 데이터 신호의 광클럭 재생)

  • We have extracted an optical clock signal from a return-to-zero(RZ) pseudorandom bit sequence(PRBS) and non-return-to-zero(NRZ) PRBS data in a pulsation multi-section laser diode with DFB reflector. The ms timing jitter achieved less than 1 ps for the input 11.727 Gbit/s RZ PRBS and NRZ PRBS data. The PRE data wasconverted from the NRZ data using an NRZ to pseudo-return to zero(PRZ) converter module. The optical clock was extracted from the PRZ data which contains the clock components. Although the input PRZ data gives a timing jitter of 2 ps, the extracted clock has timing jitter of ${\~}$1 ps.
