고주파통신회로 설계를 위한 CMOS RF 모델 파라미터 (The CMOS RF model parameter for high frequency communication circuit design)

  • CMOS 트랜지스터의 등가회로모델 파라미터 $C_{gs}$ 의 예측방법이 CMOS 트랜지스의 반전층내의 유동전하량 계산과 전하유도 특성에 의해 제안되었다. 이 $C_{gs}$ 파라미터는 MOS 트랜지스터의 RF대역의 차단주파수를 결정하고 또한 입력과 출력을 커플링 시키는 중요한 파라미터이다. 이 제안된 방법은 등가회로 모델에서 파라미터 값을 예측하고 파라미터 값을 추출하는 소프트웨어 개발에 기여할 것이다.

  • Flash memory는 device 특성상 peripheral circuit을 구성하는 transistor의 종류가 다양하고, 이에 따른 각 transistor의 동작 전압 영역이 넓다. 이에 따라 설계 초기의 전기적 특성 사양 결정을 위해서는, 실리콘상에서 소자의 scale down에 따른 전기적 특성을 선 검증하는 과정이 필수적이었으며, 이로 인해 설계 및 소자 개발의 기간을 단축하기 어려웠다. 본 연구에서는 TCAD tool을 사용하여 실리콘상에서의 제작 공정을 거치지 않고, 효과적으로 model parameter를 생성할 수 있도록 하는 방법을 제안하여 전기적 특성 사양 결정과 설계 단계의 시간 지연을 감소할 수 있도록 한다. 또한 성공적 TCAD tool적용을 위해 필요한 process/device simulator의 calibration methodology와 이를 flash 메모리 소자에 대해 적용 검증한 결과를 분석한다.

  • AVR parameter tuning for voltage control of power system generators has generally been done with the open-circuit model of the synchronous generator. When the generator is connected on-line and operating at rated load conditions, the AVR operates in an entirely different environment from the open-circuit conditions. This paper describes a new method for AVR parameter tuning using optimization technique with on-line linearized system model. As this method considers not only the on-line models but also the off-line open-circuit models, AVR parameters tuned by this method can give the sufficiently stable performance at the open-circuit commissioning phase and give the desired performance at the operating conditions. Also this method estimates the optimum parameters for desired performance indices that are chosen for satisfying requirements in some practical applications, the performance of the AVR can satisfy the various requirements.

  • This paper presents circuit model of catenery in electrified railway system. Most of (a.c.)electrified railway system adopted as AT fed power supply system. This system is fed with twice voltage. It is that AT system can be fed through longer distance. Conventional circuit model of catenary is used T equivalent circuit with lumped parameter. This model may include some problem when traction power supply system is analyzed. In addition, the model with distributed parameter is good for analysis of harmonic and EMI.

  • The radio frequency (RF) model of SOI FinFETs with gate length of 40 nm is verified by using a 3-dimensional (3-D) device simulator. This paper shows the equivalent circuit model which can be used in the circuit analysis simulator. The RMS modeling error of Y-parameter was calculated to be only 0.3 %.

  • AVR parameter tuning for voltage control of generators has generally been done with the off-line open-circuit model of the synchronous generator. When the generator is connected on-line and operating with load the AVR operates in an entirely different environment from the open-circuit conditions. This paper describes a new method for AVR parameter tuning for on line conditions using SQP(Sequential Quadratic Programming) meshed with frequency response characteristics of linearized on-line system model. As the proposed method uses the un - line system model the tuned parameter sets show more optimal behavior in the on-line operating conditions. furthermore, as this method considers the performance indices that are needed for stable operation as constraints, AVR parameter sets that are tuned by this method could guarantee the stable performance, too.

  • A grounding electrode has the transient grounding impedance characteristics against lightning surges. So the performance of grounding electrodes should be evaluated as a grounding impedance as well as the ground resistance. The frequency-dependent grounding impedance is varied with the shape and size of grounding electrode and is divided into both inductive and capacitive behaviors. This paper presents a theoretical analysis for the grounding impedance determined by the size of grounding electrode using the distributed parameter circuit model. EMTP and Matlab programs were used in calculating the frequency-dependent grounding impedances of vertical grounding electrodes. It was found that the frequency-dependent grounding characteristics of vertical grounding electrodes are characterized by the distributed parameters which are changed in the dimension of grounding electrodes.

Simulations of Frequency-dependent Impedance of Ground Rods Considering Multi-layered Soil Structures

  • Lightning has a broad frequency spectrum from DC to a few MHz. Consequently, the high frequency performance of grounding systems for protection against lightning should be evaluated, with the distributed parameter circuit model in a uniform soil being used to simulate grounding impedances. This paper proposes a simulation method which applies the distributed parameter circuit model for the frequency-dependent impedance of vertically driven ground rods by considering multi-layered soil structures where ground rods are buried. The Matlab program was used to calculate the frequency-dependent ground impedances for two ground rods of different lengths. As a result, an increase of the length of ground rod is not always followed by a decrease of grounding impedance, at least at a high frequency. The results obtained using the newly proposed simulation method considering multi-layered soil structures are in good agreement with the measured results.

Experimental Characterization and Signal Integrity Verification of Interconnect Lines with Inter-layer Vias

  • Interconnect lines with inter-layer vias are experimentally characterized by using high-frequency S-parameter measurements. Test patterns are designed and fabricated using a package process. Then they are measured using Vector Network Analyzer (VNA) up to 25 GHz. Modeling a via as a circuit, its model parameters are determined. It is shown that the circuit model has excellent agreement with the measured S-parameters. The signal integrity of the lines with inter-layer vias is evaluated by using the developed circuit model. Thereby, it is shown that via may have a substantially deteriorative effect on the signal integrity of high-speed integrated circuits.
