Analytical Surface Potential Model with TCAD Simulation Verification for Evaluation of Surrounding Gate TFET

  • In this paper, a new two dimensional (2D) analytical modeling and simulation for a surrounding gate tunnel field effect transistor (TFET) is proposed. The Parabolic approximation technique is used to solve the 2-D Poisson equation with suitable boundary conditions and analytical expressions for surface potential and electric field are derived. This electric field distribution is further used to calculate the tunneling generation rate and thus we numerically extract the tunneling current. The results show a significant improvement in on-current characteristics while short channel effects are greatly reduced. Effectiveness of the proposed model has been confirmed by comparing the analytical results with the TCAD simulation results.

A Numerical Study on the Correlation between Joint Roughness and Hydraulic Characteristics (절리면 거칠기와 수리특성의 상관성에 관한 수치해석적 연구)

  • Roughness, aperture and filling material of rock joint are widely considered to affect the hydraulic characteristics of joint. Among these factors, in this study, the joint roughness was examined with artificial joint profiles generated by Monte Carlo simulating on the original profiles suggested by Barton and Choubey(1977). Original profiles and revised profiles were combined to establish flow channel models, in which the hydraulic characteristics were analyzed numerically on the basis of minimum aperture changes and flow channel shapes. Maximum flow rate was identified at the growing point of flow area after passing through minimum aperture generated by the two profiles, and it was resulted that maximum flow rate is inversely proportional to minimum aperture. Maximum flow rate per unit area showed different values because flow channel shapes and minimum aperture locations are different in each model. In flow channel, mechanical aperture showed approximately 1.07 ~ 3.00 times larger than hydraulic aperture. In this study, mechanical and hydraulic aperture were concluded to be closely related to $A_i$ value, and their relations can be denoted by $e_m=0.519A^{0.7169_i}$ and $e_h=0.6182A^{0.239}_i$, respectively.

Tunable Magnetism by Magnetic Phase in $Fe_3O_4$/ZnO Multilayer

  • $Fe_3O_4$ having half metallic property is one of the efficient spin filtering materials which are widely used in spintronic research field and ZnO is wide band gap semiconductor which can be used by tunnel barrier or semiconductor channel in spin MOSFET. We investigated the magnetic and the electric properties of $Fe_3O_4$/ZnO multilayer fabricated on c-$Al_2O_3$ substrate by pulsed laser deposition (PLD). For multilayer films, PLD was performed at variable temperatures such as $200{\sim}750^{\circ}C$ and at target distance from 40 to 80 mm, KrF eximer laser of 1.5 $J/cm^2$ and a reputation rate of 2Hz. $Fe_3O_4$/ZnO multilayers were deposited at $4{\times}10^{-6}$ Torr. After fabricating $Fe_3O_4$/ZnO multilayers, $Fe_3O_4$/ZnO multilayers were treated by RTA(Rapid Thermal Annealing) at various temperature to change magnetic phase. The magnetism of the multilayer is changed by thickness of the ZnO tunnel barrier. Magnetic phase of FexOy showed a very small magnetism due to $Fe_2O_3$ ${\alpha}$-phase, but large magnetism from $Fe_3O_4$ or $Fe_2O_3$ ${\gamma}$-phase was observed. In the present study, effect of the ZnO thickness on the MR (magnetoresistance) ratio was investigated in detail.

Study on Wave Propagation Characteristics Modeling in Tunnel (터널 환경에서의 전파전파 특성 모델링 연구)

  • In the domestic environments, there are many tunnels since most of terrains have mountains. To ensure the quality of wireless network service in NLOS environment like tunnels which differ from indoor or outdoor wireless channels, researches on wave-propagation characteristics. through such channel are necessary. Especially, in such environment the ground repeater called Gap-Fillers are usually used for satellite mobile services. To make sure that mobile service using satellites in tunnels is available, the research about Gap Filling method is essential. This research is focus on the characterising the wave-propagation through tunnels, to find the appropriate frequency, HPBW of the Gap-Filler antennas, the number of Gap-Fillers, etc. In this paper, we present the effective Gap Filling method in tunnels for ISM band, based on analysis of ray tracing and measurement results.

Program Development for Wideband Channel Sounding and Analysis (광대역 채널 측정 및 분석을 위한 프로그램 개발)

  • In this paper, a program that can be utilized to measure and analyze radio propagation characteristics is developed. This program is able to control the measurement instruments including spectrum analyzer through GPIB interface and analyze the measured data to yield mean excess delay and RMS delay spread. The measured path loss can be compared with theoretical value in free space or inside a tunnel. The measured and analyzed results can also be presented in the forms of graphs. As these tasks can be conducted on the spot of the measurements, this program is very helpful in performing and verifying the measurements immediately. In this thesis radio propagation characteristics with frequency bands of 2.45 and 5.8GHz in subway tunnels are measured by using the program. Path loss and delay spread in subway tunnel is measured and compared according to the form of antenna beam and LOS(Line of Sight) and N-LOS(Non-Line of Sight).

Analytical Analysis of Segmented Arc Plasma Torch for Plasma Wind Tunnel Facility (플라즈마 풍동 시설용 분절형 아크 플라즈마 토치의 이론적 설계변수 해석)

  • A parametric study is conducted for the design of segmented arc plasma torch with the input power and current of 0.4 MW and 300 A, respectively. For this purpose, we use the analytical relationship between input power, current condition, plasma temperature, inner diameter (R) and length (L) of the torch constrictor based on arc channel model. The results reveal that arc plasma temperatures increase monotonically as ��L increases or R decreases for the ranges of R ${\leq}$ 7.5 mm and L ${\leq}$ 1.25 m. For larger valuse of ��R and L than 7.5 mm and 1.25 m, respectively, however, they show non-linear behavior corresponding to the variations of ��L, which stands for the generation of unstable arc plasma. From this parametric study, optimum ranges of R and L are suggested as 5.5 mm ${\leq}$ R ${\leq}$ 7.5 mm and 0.25 m ${\leq}$ L ${\leq}$ 0.5 m for 0.4 MW class segmented arc plasma torch, under which stable arc plasma can be achieved at the input currents of ~300 A.

  • A parametric study is conducted for the segmented arc plasma torch with the input power and current of 0.4 MW and 300 A, respectively. For this purpose, we use the analytical relationship equations between plasma temperature, inner diameter (R) and length (L) of the torch constrictor at the given input power and current conditions based on the arc channel model. The results reveal that arc plasma temperatures show non-linear behavior or absence corresponding to the variations of L and R when their values become larger than 1.25 m and 7.5 mm, respectively. For L < 1.25 m and R < 7.5 mm, however, they can increase monotonically as L increase or R decrease when one of both parameters is fixed. From these parametric study results, optimum ranges of R and L are suggested as $5.5mm{\leq}R{\leq}7.0mm$ and $0.5m{\leq}L{\leq}1.0m$ for 0.4 MW class segmented arc plasma torch, under which stable arc plasma with the temperatures of ~15,000 K can be achived at the input currents of ~300 A.

  • Satellite signal is excellent broadband, can provide the same information in a wide range, but there is a disadvantage that much less of the security level of the data. Therefore, supplementation of safety is a serious problem than anything in the satellite communication. In this paper, it was simulated by applying ARIA in encryption technique and by applying transport mode, tunnel mode in security header AH and ESP in order to examine the effect of IPsec VPN. In addition, we had compare with general services that do not apply encryption in order to analyze the impact of the encryption algorithm. Channel, by applying the Markov channel and adding AWGN, is constituted a satellite communication environment. In case of retransmission based error control scheme, we applied Type-II HARQ scheme and Type-III HARQ scheme which are performance is a good way in recently, and it is constituted by a turbo code and BPSK modulation scheme. we were analyzed performance in BER and Throughput in order to compare the simulation more effectively.

Comparative Investigation on 4 types of Tunnel Field Effect Transistors(TFETs) (터널링 전계효과 트랜지스터 4종류 특성 비교)

  • Using TCAD simulation, performances of tunnel field-effect transistors (TFETs) was investigated. Drain current-gate voltage types of TFET structure such as single-gate TFET (SG-TFET), double-gate TFET (DG-TFET), L-shaped TFET (L-TFET), and Pocket-TFET (P-TFET) are simulated, and then as dielectric constant of gate oxide and channel length are varied their subthreshold swing (SS) and on-current ($I_{on}$) are compared. On-currents and subthreshold swings of the L-TFET and P-TFET structures with high electric constant and line tunneling were 10 times and 20 mV/dec more than those of the SG-TFET and DG-TFET using point tunneling, respectively. Especially, it is shown that hump effect which dominant current element changes from point tunneling to line tunneling, is disappeared in P-TFET with high-k gate oxide such as $HfO_2$. The analysis of 4 types of TFET structure provides guidelines for the design of new types of TFET structure which concentrate on line tunneling by minimizing point tunneling.

The Daily Experiences of People with Chronic Schizophrenia (만성 정신분열병환자의 살아온 경험)

  • Purpose: This research investigated the daily experiences of patients' lives to develop a formal theory that explains the lives of schizophrenic patients. Method: A grounded theory method(Strauss & Corbin, 1998) guided the data collection and analysis. Thirteen patients who were diagnosed with schizophrenia in regional communities participated. Result: The experiences of chronic schizophrenic patients are defined as "escaping from a fallen mine" comparing their suffering to that of entrapped miners trying to free themselves from a collapsed mine tunnel with much difficulty and without hope. In observing participant's time lines of having lived with chronic schizophrenia, it advances with 'surrender', 'collapse', 'reaching out', 'rising', 'preparing to spring up', and 'starting anew'. Conclusion: The results of this study indicate that the experience of a chronic schizophrenic patient is like that of a miner caught under a fallen mine channel, who, without external help cannot escape the depths 'Of the mine, but at the same time must have conviction and hope of rescue and avert fear to cooperate with outside help. The result indicates that family members, doctors and nurses as well as an institute's persistent and active support is most critical for the patient's adjustment to social life.
