Operation characteristics of IGZO thin-film transistors (IGZO 박막트랜지스터의 동작특성)

  • According to the increase of the channel length with fixed width/length, characteristic curves of drain current as a function of gate bias voltage of indium gallium zinc oxide (IGZO) thin-film transistors moved to a positive direction of gate voltage, and field-effect mobility decreased. In case of fixed length and width of channel, field-effect mobility was lower and subthreshold slope was larger when drain bias voltage was higher. Due to large work function of IGZO, band bending at the junction region between IGZO channel and source/drain electrodes was expected to be in opposite direction to that between silicon and metal electrodes; this could explain the above results.

  • The parameters are determined analyzing the hydraulic and hydrological characteristics of design floods, watershed, channel length, and river bed slope. The models are calibrated while the input hydrologic data are the field data of middle size areas in Guem river basin in Korea. The basic equations of design width are suggested by the multiple regression analysis and the results show excelled in comparisons as well as calibrations with the existing empirical formulas and the design criteria, respectively. The basic equations of design width in validation process is determined the regression functions with the design floods, watershed, channel length, river bed slope as the four parameters using other database in the same scales watershed. As a results, this study will be used for apply to determine of design width and river alignmentof the watershed in hydraulic fields.

An Application of Stream Classification Systems in the Nam River, Korea (남강에 대한 하천분류체계의 적용 연구)

  • Because streams have a great diversity of morphological features according to their reaches, it is necessary to classify the types of streams in order to assess their characteristics of channel. In addition, a quantitative assessment system for channel characteristics should be reflected in the stream type properties. Therefore, this study compares two stream classification system (Rosgen's and Yamamoto's) to review their applicability on Korean streams, and the two classification systems were applied on the Nam River. In order for the mean bed slope and the longitudinal connectivity of the provincial and national streams to be reflected in the assessment system of channel characteristics, the Yamamoto system is considered highly adaptable in the stream geomorphology side. In addition, it has been found the Rosgen system has a low correlation of bed slope compared to the Yamamoto system in the view of bed materials. On the other hand, the Yamamoto system was found to be capable of reflecting sediment sorting (hydraulic sorting) of the bed slope. According to the results obtained at the Nam River, the Rosgen system could not classify a type of stream by relationship between bed material and bed slope, but the Yamamoto system can verify the correlation of stream type. However, further review is needed with respect to the applicability of natural rivers. Three types of stream that can be applied to the assessment system of channel characteristics were proposed.

A Method of Rating Curve Adjustment (수위유량곡선보정방법에 대하여)

  • With the use of many rivers increased nearly to the capacity, the need for information concerning daily quantities of water and the total annual or seasonal runoff has became increased. A systematic record of the flow of a river is commonly made in terms of the mean daily discharge Since. a single observation of stage is converted into discharge by means of rating curve, it is essential that the stage discharge relations shall be accurately established. All rating curves have the looping effect due chiefly to channel storage and variation in surface slope. Loop rating curves are most characteristic on streams with somewhat flatter gradients and more constricted channels. The great majority of gauge readings are taken by unskilled observers once a day without any indication of whether the stage is rising or falling. Therefore, normal rating curves shall show one discharge for one gauge height, regardless of falling or rising stage. The above reasons call for the correction of the discharge measurements taken on either side of flood waves to the theoretical steady-state condition. The correction of the discharge measurement is to consider channel storage and variation in surface slope. (1) Channel storage As the surface elevation of a river rises, water is temporarily stored in the river channel. There fore, the actual discharge at the control section can be attained by substracting the rate of change of storage from the measured discharge. (2) Variation in surface slope From the Manning equation, the steady state discharge Q in a channel of given roughness and cross-section, is given as {{{{Q PROPTO SQRT { 1} }}}} When the slope is not equal, the actual discharge will be {{{{ { Q}_{r CDOT f } PROPTO SQRT { 1 +- TRIANGLE I} CDOT TRIANGLE I }}}} may be expressed in the form of {{{{ TRIANGLE I= { dh/dt} over {c } }}}} and the celerity is approximately equal to 1.3 times the mean watrr velocity. Therefore, The steady-state discharge can be estimated from the following equation. {{{{Q= { { Q}_{r CDOT f } } over { SQRT { (1 +- { A CDOT dh/dt} over {1.3 { Q}_{r CDOT f }I } )} } }}}} If a sufficient number of observations are available, an alternative procedure can be applied. A rating curve may be drawn as a median line through the uncorrected values. The values of {{{{ { 1} over {cI } }}}} can be yielded from the measured quantities of Qr$.$f and dh/dt by use of Eq. (7) and (8). From the 1/cI v. stage relationship, new vlues of 1/cI are obtained and inserted in Eq. (7) and (8) to yield the steady-state discharge Q. The new values of Q are then plotted against stage as the corrected steadystate curve.

A Study on Short Channel Effects of n Channel Polycrystalline Silicon Thin Film Transistor Fabricated at High Temperature (고온에서 제작된 n채널 다결정 실리콘 박막 트랜지스터의 단채널 효과 연구)

  • To integrate the sensor driver and logic circuits, fabricating down scaled transistors has been main issue. At this research, short channel effects were analyzed after n channel polycrystalline silicon thin film transistor was fabricated at high temperature. As a result, on current, on/off current ratio and transconductance were increased but threshold voltage, electron mobility and s-slope were reduced with a decrease of channel length. When carriers that develop at grain boundary in activated polycrystalline silicon have no gate biased, on current was increased with punch through by drain current. Also, due to BJT effect (parallel bipolar effect) that developed under region of channel by increase of gate voltage on current was rapidly increased.

  • An interesting property of meandering river patterns is that they slowly deform, as bank erosion on one side of a channel and deposition on the other side result in the location of the channel. In this study we used a sine-generated meander pattern proposed by Langbein and Leopold(1966) to develop a solution of a linear, second-order differential equation of transverse bed slope(bed topography) proposed by Odgaard(1986). A new model for transverse bed slope(bed topography), that accounts for the phase lag and the influence of the width to depth aspect ratio, was developed in this study and compared with results of field measurements.

The Study of Sediment Volume Concentration in Liquefied-Layer of Debris Flow (토석류 유동층에서 토사체적 농도 특성에 관한 연구)

  • The purpose of this study is to estimate the sediment volume concentration of the liquified-solid mixture which is included fine sediment fractions, according to the variance of the channel slope and the water supply. The numerical model was performed by using the Finite Differential Element Method (FDM) based on the equation for the mass conservation, momentum conservation and the equation of coarse sediment an fine sediment. In comparison of varying the channel slope, the deeper the channel slope, the inflection point of the sediment concentration was occurred rapidly. In comparison of variance of the water supply, as the water supply increases fluctuation with high sediment concentration. In this situation, debris flow changes to the turbulent flow and the sediment becomes to be floated. In comparison varying the length paved saturated sediment, the longer the length, the high concentration of sediment occurred, for the safety of the slope it is needed to check the possibility of the erosion in the slope by debris flow. The results of this study will provide useful information in predicting of the disaster by the liquified-solid mixture and in prevention of the debris flow with various the slope in the mountain side.

Stable Channel Analysis and Design for the Abandoned Channel Restoration Site of Cheongmi Stream using Regime Theory (평형하상 이론을 이용한 청미천 구하도 복원 대상구간의 안정하도 평가 및 설계)

  • River restoration or rehabilitation should be conducted in a way to maximize the channel stability with natural river configuration close to the equilibrium condition considering divers aspects of fluvial hydraulics, erosion and sedimentation, fluvial geomorphology, and ecological environment and to minimize the maintenance work. Therefore, the channel stability evaluation for present condition based on the equilibrium channel concept should be preceded for the river restoration project. Methods for equilibrium channel theory have generally been developed following either analytical regime theory or empirical regime theory. The main purpose of this paper is to evaluate the stability of present channel condition for the section of abandoned channel restoration in Cheongmi Stream using the Stable channel Analytical Model (SAM) and equilibrium hydraulic geometry equations. The results of analytical and empirical regime theories should provide fundamental and essential information to design the stable channel geometry. As a calculation result of Copeland's method for the study reach, the equilibrium channel has a narrower channel width, deeper water depth, and more gentle slope than the present channel geometry. As results of equilibrium hydraulic geometry equations, predicted equilibrium widths are less than the channel width in the field. It is represented that the current bed slope must be gentle to reach the equilibrium condition according to the results of Julien and Wargadalam method.

Effects of Device Layout On The Performances of N-channel MuGFET (소자 레이아웃이 n-채널 MuGFET의 특성에 미치는 영향)

  • The device performances of n-channel MuGFET with different fin numbers and fin widths but the total effective channel width is constant have been characterized. Two kinds of Pi-gate devices with fin number=16, fin width=55nm, and fin number=14, fin width=80nm have been used in characterization. The threshold voltage, effective electron mobility, threshold voltage roll-off, inverse subthreshold slope, PBTI, hot carrier degradation, and drain breakdown voltage have been characterized. From the measured results, the short channel effects have been reduced for narrow fin width and large fin numbers. PBTI degradation was more significant in devices with large fin number and narrow fin width but hot carrier degradation was similar for both devices. The drain breakdown voltage was higher for devices with narrow fin width and large fin numbers. With considering the short channel effects and device degradation, the devices with narrow fin width and large fin numbers are desirable in the device layout of MuGFETs.

Effect of Metal-Induced Lateral Crystallization Boundary Located in the TFT Channel Region on the Leakage Current (박막트랜지스터의 채널 내에 형성된 금속 유도 측면 결정화의 경계가 누설전류에 미치는 영향)

  • In the case of metal-induced lateral crystallization (MILC) for low temperature poly-Si TFT, offset length between Ni-thin film and the sides of gate could be modified to control the location of MILC boundary. Electrical characteristics were compared to analyze the effect of MILC boundary that was located either in or out of the channel region of the TFT. By removing the MILC boundary from channel region, on current, subthreshold slope and leakage current properties could be improved. When MILC boundary was located in the channel region, leakage current was reduced with electrical stress biasing. The amount of reduction increased as the channel width increased, but it was independent of the channel length.
