Analysis of electron mobility in LDD region of NMOSFET (NMOSFET에서 LDD 영역의 전자 이동도 해석)

  • LDD structure is widely accepted in fabricating short channel MOSFETs due to reduced short channel effect originated form lower drain edge electric field. However, modeling of the LDD device is troublesome because the analysis methods of LDD region known are either too complicated or inaccurate. To solve the problem, this paper presents a nonlinear resistance model for the LDD region based on teh fact that the electron mobility changes with positive gate bias because accumulation layer of electrons is formed at the surface of the LDD region. To prove the usefulness of the model, single source/drain and LDD nMOSFETs were fabricated with 0.35$\mu$m CMOS technolgoy. For the fabricated devices we have measured I$_{ds}$-V$_{gs}$ characteristics and compare them to the modeling resutls. First of all, we calculated channel and LDD region mobility from I$_{ds}$-V$_{gs}$ characteristics of 1050$\AA$ sidewall, 5$\mu$m channel length LDD NMOSFET. Then we MOSFET and found good agreement with experiments. Next, we use calculated channel and LDD region mobility to model I$_{ds}$-V$_{gs}$ characteristics of LDD mMOSFET with 1400 and 1750$\AA$ sidewall and 5$\mu$m channel length and obtained good agreement with experiment. The single source/drain device characteristic modeling results indicates that the cahnnel mobility obtained form our model in LDD device is accurate. In the meantime, we found that the LDD region mobility is governed by phonon and surface roughness scattering from electric field dependence of the mobility. The proposed model is useful in device and circuit simulation because it can model LDD device successfully even though it is mathematically simple.

  • In this paper, we present a new hierarchical model for performance analysis of channel allocation and packet service protocol in wireless n network. The proposed hierarchical model consists of two parts : upper and lower layer models. The upper layer model is the structure state model representing the state of the channel allocation and call service. The lower layer model, which captures the performance of the system within a given structure state, is the wireless packet retransmission protocol model. These models are developed using SRN which is an modeling tool. SRN, an extension of stochastic Petri net, provides compact modeling facilities for system analysis. To get the performance index, appropriate reward rates are assigned to its SRN. Fixed point iteration is used to determine the model parameters that are not available directly as input. That is, the call service time of the upper model can be obtained by packet delay in the lower model, and the packet generation rates of the lower model come from call generation rates of the upper model.

Online Blind Channel Normalization Using BPF-Based Modulation Frequency Filtering

  • We propose a new bandpass filter (BPF)-based online channel normalization method to dynamically suppress channel distortion when the speech and channel noise components are unknown. In this method, an adaptive modulation frequency filter is used to perform channel normalization, whereas conventional modulation filtering methods apply the same filter form to each utterance. In this paper, we only normalize the two mel frequency cepstral coefficients (C0 and C1) with large dynamic ranges; the computational complexity is thus decreased, and channel normalization accuracy is improved. Additionally, to update the filter weights dynamically, we normalize the learning rates using the dimensional power of each frame. Our speech recognition experiments using the proposed BPF-based blind channel normalization method show that this approach effectively removes channel distortion and results in only a minor decline in accuracy when online channel normalization processing is used instead of batch processing

  • This paper presents the studies on wireless channel modeling and reverse link synchronization of CATV. This paper analyzes multi-path fading channel to the cause of signal distortion in the wireless communication environment. We represent the microwave link characteristics according to the channel model. Multi-path channel can affect fading.

  • The present communication deals with the Pharmacophore modeling, 3D QSAR and docking analysis on series of Pyrimidine derivatives as potential calcium channel blockers. The computational studies showed hydrogen bond donor, hydrogen bond acceptor, and hydrophobic group are important features for calcium channel blocking activity. These studies showed that Pyrimidine scaffold can be utilized for designing of novel calcium channels blockers for CVS disorders.

  • In this paper, channel modeling and analysis of wireless visible light communication(VLC) were studied in indoor circumstance. Photons emitted from LED straightly moved and navigated within indoor, after that a part of photons reached on PD via LOS(Line Of Sight) or NLOS(None Line Of Sight). These received signals had characteristics of delay profile and attenuation, which was multiple-path fading. In this paper, computer simulation of VLC channel was executed under the condition that two LEDs were used for transmitter and three PDs were located at different positions of the 20*8*2.3m sized indoor. BER performance simulation was excuted based on the characteristics of each VLC channel.

  • In this paper, we investigate the channel thermal noise in nanoscale MOSFETs. Simple analytical model of thermal noise factor in nanoscale MOSFETs is presented and it is verified with accurately measured noise data. The noise factor is expressed in terms of the channel conductance and the electric field in the gradual channel region. The proposed noise model can predict the channel thermal noise behavior in all operating bias regions from the long-channel to nanoscale MOSFETs. From the measurement results, we observed that the thermal noise model for the long-channel MOSFETs does not always underestimate the short-channel thermal noise.

  • Analysis of an indoor propagation channel has conventionally used the ray-tracing method. But, in this paper, we had modelling the channel for three dimensional indoor structure by the finite difference time domain method for three dimensional full wave analysis. An excitation signal of the FDTD method used plane wave. The plane wave was excited using the total field/scattered field method. And absorbing boundary condition used the perfectly matched layer method with 7 layers. An living room for the simulation of indoor channel modeling is surrounded the wall that be composed of the wood, the conductor, the glass and concrete. When there are furniture in the living room or not, it were simulated, respectively. As simulation results, we could identify the fading effect of multipath at indoor propagation environment, calculated mean excess delay and rms delay spread for the receiver design.

  • In this paper, we introduce satellite communication for new wireless disaster network to be built on the basis of amateur radio HR (HAM Radio) as a wireless package system, and channel environments of a D2D terminal that tries to connect and communicate with the wireless disaster network. In this disaster network, we propose a LOS component ratio based adaptive channel modeling approach to accurately estimate a variety of channels whose the D2D terminal could have and smoothly transfer to the level of multimedia data based on the Okumura-Hata channel model. As a result of computer simulation, performance of the proposed method was compared with the that of Okumura-Hata model of open area and urban area model and we were confirmed that there is a gain of BER performance from the results of the computer simulation.

  • In this paper, we investigate the compressed sensing (CS) algorithms for modeling a super-resolution near-field structure (super-RENS) disc system with a sparse Volterra filter. It is well known that the super-RENS disc system has severe nonlinear inter-symbol interference (ISI). A nonlinear system with memory can be well described with the Volterra series. Furthermore, CS can restore sparse or compressed signals from measurements. For these reasons, we employ the CS algorithms to estimate a sparse super-RENS read-out channel. The evaluation results show that the CS algorithms can efficiently construct a sparse Volterra model for the super-RENS read-out channel.
