A study on the bottom oxide scaling for dielectric in stacked capacitor using L/L vacuum system (L/L 진공시스템을 이용한 적층캐패시터의 하층산화막 박막화에 대한 연구)

  • The multi-dielectric layer SiO$_{2}$/Si$_{3}$N$_{4}$/SiO$_{2}$(ONO) is used to improve electrical capacitance and to scale down the memory device. In this paper, improvement of the capacitance by reducing the bottom oxide thickness in the nitride deposition with load lock(L/L) vacuum system is studied. Bottom oxide thickness under the nitride layer is measured by ellipsometer both in L/L and non-L/L systems. Both results are in the range of 3-10.angs. and 10-15.angs., respectively, independent of the nitride and top oxide thickness. Effective thickness and cell capacitance for SONOS capacitor are in the range of 50-52.angs. and 35-37fF respectively in the case of nitride 70.angs. in L/L vacuum system. Compared with non-L/L system, the bottom oxide thickness in the case of L/L system decreases while cell capacitance increases about 4 fF. The results obtained in this study are also applicable to ONO scaling in the thin bottom oxide region of memory stacked capacitor.

Electroporation Conditions for DNA Transfer into Somatic Embryogenic Cells of Zoysia japonica (들잔디 체세포 배발생 세포로의 DNA 전입을 위한 Electroporation 조건 구명)

  • We have reported previously that intact embryogenic cells can be used instead of protoplasts for electroporation-mediated transformation of zoysiagrass and rice. In this study, conditions of the tissue electroporation were examined to optimize the procedures. Embryogenic cell suspensions were established in liquid MS medium containing 2 mg/L of 2,4-D with embryogenic calluses induced from mature embryos of Z. japonica. The suspension-cultured cell clumps were electroporated with 35S-gusA expression vector DNA, and degrees of DNA introduction into the cells were determined by histological expression rates of the gusA marker gene. DNA transfer into the cell clumps occurred in wide range of voltage (100-400 V) and capacitance (10-1980 $\mu\textrm{F}$), but more in the ranges of 200-300 V and 330-800 $\mu\textrm{F}$ DNA concentrations higher than 6 $\mu\textrm{g}$/mL were adequate for GUS expression of the electroporated cells. DNA transfers were confirmed in all three embryogenic cell lines but only in one out of eleven non-embryogenic lines. Positive GUS expressions occurred with DNAs added even 20-40 h after pulse treatments. As a promoter of gusA, Act1 and Ubi1 were effective 7 and 5 times than 35S respectively in number of GUS expression units on electroporated cell clumps. Embryogenic cell clumps survived and regenerated into plantlets after pulse treatments of wide range of conditions.

  • The characteristics of electric current for the voltaic cell are important for electric power applications. In this paper, an electrical equivalent model consist of three resisters and a capacitance for the Cu/NaCl solution/Zn electrochemical cell is proposed. The capacitance which exists in the Zn electrode/electrolytic interface increased according to Zn electrode area, but cannot affect almost in electric current. Complex impedance plot was used to analysis the interface effect for Zn/electrolyte. This result shows that the interface is similar with the electric transmission line. The short current measurements were conducted to investigate the effects of hydrogen peroxide, the watery sulfuric acid and NaCl aqueous solution. As the hydrogen peroxide increased, the electric current increased because the hydrogen gas being converted with the water. Also electric current increased significantly with increase of the hydrogen ion with the watery sulfuric acid and increased with increase of $Na^+$ ion and $Cl^-$ion in the NaCl electrolyte.

A Study on VHR and Residual DC Property in the IPS Cells (IPS셀의 전압보유율 및 잔류DC특성 연구)

  • The voltage holding ratio(VHR) and the residual DC property in the in-plane switching (IPS) cells on a polyimide surface was studied. Several IPS cells which have different concentrations of cyano liquid crystals (LCs) were fabricated. We found that the VHR of the IPS cell was decreased with increasing concentration of cyano LCs. Also, the VHR of the IPS cell was increased with increasing specific resistivity of fluorine LCs. The residual DC voltage of the IPS cell by capacitance-voltage (C-V) hysteresis method was decreased with increasing concentration of cyano LCs. The residual DC property of the IPS cell on the rubbed PI surface can be improved by high polarity of cyano LC.

Polymer Gel Electrolytes for EDLCs (EDLC용 폴리머 겔 전해질)

  • The optimum polymer gel electrolyte composition ratio was 23 : 66 : 11 wt% of P(VdF-co-HFP) : PVP =20 : 3), (PC: EC =44 : 22) and TEABF$_4$. And the optimal thickness of polymer gel electrolyte was 50 ${\mu}{\textrm}{m}$. The electrochemical characteristics result of unit cell were 31.41 Fig of specific capacitance, and 3.21$\times$10$^{-3}$ S/cm of ion conductivity. Ion conductivity of polymer gel electrolytes decreased according to added PVP through impedance analysis, and it was higher in 7 wt%, but electrochemical characteristics of unit cell were better in 3 wt% PVP. And for excellent ion conductivity of polymer gel electrolytes, the use of a thin layer electrolyte(20 $\mu\textrm{m}$) was an effective method, but with unit cell application, the best thickness was 50 $\mu\textrm{m}$. Unit cell showed higher capacitance and more stable electrochemical performance when hot pressed between polymer gel electrolyte and electrode. This results from enhancement of the physical contact between the electrode and the polymer gel electrolyte and good accessibility of the liquid electrolyte to the electrode surface.

  • For the development of hybrid supercapacitor, increasing energy density is one of the most crucial matters. Since the energy density is the function of capacitance and voltage, it is necessary to enhance energy density for increasing capacitance or voltage. For the high working voltage, it was to enforce Li ion free-doping to activated carbon. As a result, initial capacitance has increased by 11% than raw cell. But capacitance has decreased by Li ion re-solution to electrolyte for increase the number of cycle.

Effect of Soft Error Rate on SRAM with Metal Plate Capacitance

  • We compared and analyzed ASER (Accelerated Soft Error Rate) for cell structures and metal plate capacitance in the fabricated 16M SRAM. Application of the BNW (Buried NWELL) lowered the ASER value compared to the normal well structure. By applying the metal plate capacitor with the BNW, the lowest ASER value can be obtained. The thinner oxide thickness of the metal plate capacitor provides higher capacitance and lower ASER value. The ASER is improved from 2200 FIT to 1000 FIT after sole application of the BNW. However, it is dramatically improved to 15 FIT once the metal plate capacitor is additionally applied.

Ultrathin graphene-like 2D porous carbon nanosheets and its excellent capacitance retention for supercapacitor

  • Here, a controlled green synthesis route involving hydrothermal pre-carbonization cum pyrolysis is reported that converts cucumber into graphene-like carbon nanosheets for supercapacitor application. Transmission electron microscopy analysis reveals the formation of ultra-thin carbon nanosheets with distributed pores. This cucumber derived carbon exhibits high specific capacitance of $143F\;g^{-1}$ in aqueous electrolyte. The two-electrode symmetric cell exhibits a specific capacitance of $58F\;g^{-1}$ at high current density, and high capacitance retention of 97% after 1000 cycles. This simple low-cost process involving widely available cucumber as biomass precursor is a promising, commercially viable approach for developing high-performance supercapacitors.

Junction Capacitance Dependence of Response Time for Magnetic Tunnel Junction (터널링 자기저항 소자의 접합면 정전용량에 따른 전기적 응답특성)

  • In this research, the effects of capacitance to the access time were studied at the junction area of tunneling magnetoresistance when these were used as memory devices. These results were obtained by applying electric signal input and magnetic field was not used. We applied bipolar square waves of 1MHz to the MTJ samples to obtain the results and time constant ($\tau$) calculated by observing wave responses utilizing an oscilloscope. And time constant was compared with junction area. Each part of MTJ sample, such as electrical pad, lead and contact area, was modeled as an electrical equivalent circuit based on experimental results. For the 200㎛$\times$200㎛ cell, junction capacitance was 90 pF. Also, measurement and simulation results were compared, which showed those similarity.
