조성에 따른 밴드갭 조절이 용이하고 광흡수율이 결정질, 비결정질 실리콘보다 높으며 황동광 구조를 갖는 CuIn1-xGaxSe2 계 물질은 박막형 태양전지의 광흡수층으로 널리 쓰이고 있다. 기존 동시증발법, 스퍼터링법 등 진공 공정 기반 기술이 갖는 고비용 문제와 대면적화 필요성에 대한 대안으로 비진공 박막 증착법이 활발히 연구되고 있는 가운데, 본 연구에서는 닥터블 레이드 코팅법을 이용하여 상온 및 상압 환경에서 쉽게 전구체 박막을 코팅한 후 열처리함으로써 CuInSe2 박막을 얻을 수 있었다. 고분자로 이루어진 바인더(binder) 물질과 금속 아세테이트 (metal acetate)계 전구체를 용매에 용해시킨 후 이를 도포하고, 추가적인 산화 열처리 과정 (oxidation)을 통해 최근 문제가 되고 있는 잔류탄소층 문제를 해결할 수 있었다. XRD 분석 결과, 금속 전구체들은 산화 과정 통해 금속산화물로 변환되고, 이후 셀렌화(Selenization)과정에서 산소(Oxygen)가 셀레늄(Selenium)으로 치환되는 반응이 일어나는 것으로 관찰되었다. 또한 SEM 분석을 통해 잔류 탄소층이 존재하지 않으며 결정립 크기가 최대 수백nm 정도임을 확인하였다.

전 세계적으로 무한한 청정에너지 개발에 대한 연구가 주목받고 있다. 그 중, 수소에너지는 화석연료의 고갈과 환경문제를 동시에 해결할 수 있는 자원이며 수소 생산 방법 중에서도 태양에너지를 이용한 수소 생산 기술은 가장 이상적인 수소 생산 시스템이라 할 수 있다. 대표적인 광전극 소재로는 $WO_3$, ZnO, $Fe_2O_3$, $BiVO_4$ 등과 같은 무기 소재가 주로 사용되고 있으며, 최근에는 Si, CIGS 등과 같은 태양전지와 상기 광전극을 집적하는 탄뎀형 소재/소자가 개발되고 있다. 광전반응이 우수한 전도성 고분자는 광전기화학 전지의 소재로 개발되고 있다. 그러나 유기물의 수중 불안전성 문제 때문에 직접적으로 물에 침전시키는 것이 아니라 외부의 인가 전원용으로 그 사용이 제한적이다. 본 연구에서는 유기계 소재의 direct energy conversion을 위한 효율 및 수중 안정성 향상을 위하여 Ni계 촉매 및 그래핀옥사이드가 융합된 유기기반 광전기화학전지를 개발하였다.

철원플라즈마산업기술연구원에서 개발된 나노신소재를 제조/합성/처리하는 플라즈마 기술을소개한다. RF열플라즈마를 이용하여 나노Si, CIGS, Nickel, Oxide 등의 나노소재의 제조하는 공법과 그 나노소재의 크기와 물성을 조절하는 조건을 소개한다. 특히 그동안 습식 방법으로만 생산하여온 나노그래핀/나노메탈 융합체를 RF플라즈마 공법을 통하여 이루었다. 나노메탈의 그래핀 판상에서 nucleation site, density등을 조절하는 공법도 소개 한다. 나노신소재 특히 그래핀의 건식 분산을 위하여 대기압플라즈마처리 장비를 개발하였다. 대기압플라즈마 장비를 이용한 그래핀의 functional group 공정도 소개 한다.

In recent years, the functional inks for printed electronics that can be combined with a variety of printing techniques have attracted increasingly significant interest for use in low cost, large area, high performance integrated electronics and microelectronics. In particular, the development of solution-processable conductor, semiconductor and insulator materials is of great importance as such materials have decisive impacts on the electrical performance of various electronic devices, and, therefore, need to meet various requirements including solution processability, high electrical performance, and environmental stability. Semiconductor inks such as IGO, CIGS are synthesized by chemical solution method and microwave reaction method for TFT and solar cell application. Fine circuit pattern with high conductivity, which is valuable for flexible electrode for PCB and TSP devices, can be printed with highly concentrated and stabilized conductor inks such as silver and copper. Solution processed insulator such as polyimide derivatives can be use to all printed TFT device. Our research results of functional inks for printed electronics provide a recent trends and issues on this area.
ZnO thin films are of considerable interest because they can be customized by various coating technologies to have high electrical conductivity and high visible light transmittance. Therefore, ZnO thin films can be applied to various optoelectronic device applications such as transparent conducting thin films, solar cells and displays. In this study, ZnO rod and thin films are fabricated using aqueous chemical bath deposition (CBD), which is a low-cost method at low temperatures, and environmentally friendly. To investigate the structural, electrical and optical properties of ZnO for the presence of citrate ion, which can significantly affect crystal form of ZnO, various amounts of the citrate ion are added to the aqueous CBD ZnO reaction bath. As a result, ZnO crystals show a nanorod form without citrate, but a continuous thin film when citrate is above a certain concentration. In addition, as the citrate concentration increases, the electrical conductivity of the ZnO thin films increases, and is almost unchanged above a certain citrate concentration. Cu(In,Ga)Se2 (CIGS) solar cell substrates are used to evaluate whether aqueous CBD ZnO thin films can be applicable to real devices. The performance of aqueous CBD ZnO thin films shows performance similar to that of a sputter-deposited ZnO:Al thin film as top transparent electrodes of CIGS solar cells.
CdS thin films have been widely used as a buffer layer of CIGS semiconductor solar cells to reduce the lattice mismatch between transparent electrode and absorber layer. In order to prepare the CdS films with high transparency and low resistivity, they were deposited by varying Cd concentration with the constant S concentration in the solution using chemical bath deposition method. They were analyzed in terms of structural, optical and electrical properties of CdS films according to the $[S^{2-}]/[Cd^{2+}]$ ratio. In the case of Cd concentration higher than S concectration, CdS thin films were formed mainly by cluster- by-cluster formation due to the homogeneous reaction between Cd and S in the solution. Therefore the grain size increased and the transmittance decreased. On the other hand, in the case of Cd concentration lower than S concentration, CdS films were formed by heterogeneous reaction on the substrate rather than in the solution. The CdS films have the grains with the uniform circular shape of a few hundreds ${\AA}$. As the Cd concentration increased in the solution, the $[S^{2-}]/[Cd^{2+}]$ ratio decreased and the resistivity decreased by the increase in the carrier concentration due to the formation S vacancy by the excess Cd.

$Cu(In,Ga)_3Se_5$ is a candidate material for the top cell of $Cu(In,Ga)Se_2$ tandem cells. This phase is often found at the surface of the $Cu(In,Ga)Se_2$ film during $Cu(In,Ga)Se_2$ cell fabrication, and plays a positive role in $Cu(In,Ga)Se_2$ cell performance. However, the exact properties of the $Cu(In,Ga)_3Se_5$ film have not been extensively studied yet. In this work, $Cu(In,Ga)_3Se_5$ films were fabricated on Mo-coated soda-lime glass substrates by a three-stage co-evaporation process. The Cu content in the film was controlled by varying the deposition time of each stage. X-ray diffraction and Raman spectroscopy analyses showed that, even though the stoichiometric Cu/(In+Ga) ratio is 0.25, $Cu(In,Ga)_3Se_5$ is easily formed in a wide range of Cu content as long as the Cu/(In+Ga) ratio is held below 0.5. The optical band gap of $Cu_{0.3}(In_{0.65}Ga_{0.35})_3Se_5$ composition was found to be 1.35eV. As the Cu/(In+Ga) ratio was decreased further below 0.5, the grain size became smaller and the band gap increased. Unlike the $Cu(In,Ga)Se_2$ solar cell, an external supply of Na with $Na_2S$ deposition further increased the cell efficiency of the $Cu(In,Ga)_3Se_5$ solar cell, indicating that more Na is necessary, in addition to the Na supply from the soda lime glass, to suppress deep level defects in the $Cu(In,Ga)_3Se_5$ film. The cell efficiency of $CdS/Cu(In,Ga)_3Se_5$ was improved from 8.8 to 11.2% by incorporating Na with $Na_2S$ deposition on the CIGS film. The fill factor was significantly improved by the Na incorporation, due to a decrease of deep-level defects.
Mo-based thin films are frequently used as back electrode materials because of their low resistivity and high crystallinity in CIGS chalcopyrite solar cells. Mo:Na/Mo bilayer thin films with $1{\mu}m$ thickness were deposited on soda lime glass by varying the thickness of each layer using dc-magnetron sputtering. The effects of the Mo:Na layer on morphology and electrical property in terms of resistivity were systematically investigated. The resistivity increased from $159{\mu}{\Omega}cm$ to $944{\mu}{\Omega}cm$; this seemed to be caused by increased surface defects and low crystallinity as the thickness of Mo:Na layer increased from 100 nm to 500 nm. The surface morphologies of the Mo thin films changed from a somewhat coarse fibrous structures to irregular and fine celled structures with increased surface cracks along the cell boundaries as the thickness of Mo:Na layer increased. Na contents varied drastically from 0.03 % to 0.52 % according to the variation of Mo:Na layer thickness. The change in Na content may be ascribed to changes in surface morphology and crystallinity of the thin films.

$Cu(In_xGa_{1-x})Se_2$ thin films were prepared and characterized with various Ga contents. As the Ga content increased, the grain size of CIGS film became smaller. The 2 $\theta$ values in XRD patterns were shifted to larger values and the overlapped peaks were splitted. The energy bandgap increased from 1.04 to 1.67 eV and the resistivity decreased. The solar cell fabricated with ZnO/CdS/$Cu(In_{0.7}Ga_{0.3})Se_2/Mo$ structure yielded an efficeincy of 14.48% with an acitive area of 0.18 $cm^2$. The efficiency decreased with further increase of Ga content.

The structural, electrical properties of Ga doped MgZnO transparent conductive oxide (TCO) films by ratio-frequency(RF) magnetron sputtering were investigated. Ga doped MgZnO TCO films were deposited on the sapphire substrates at $200^{\circ}C$ varying growth thickness 200 to 600 nm. The optical properties of Ga doped MgZnO TCO films were showed above 85% transmittance from 300 to 1000 nm region. In addition, the current density ($J_{SC}$) of $Cu(In,Ga)Se_2$ (CIGS) solar cells was improved by using the MgZnO:Ga films of 500 nm thickness because of outstanding electrical properties. The $Cu(In,Ga)Se_2$ solar cells with MgZnO:Ga transparent conducing layer yielded an efficiency of 9.8% with current density ($31.8mA/cm^2$), open circuit voltage (540.2 V) and fill factor (62.2) under AM 1.5 illumination.
