  • In this paper, a broadband RF module is designed and tested for 2.4GHz band applications. The RF module is composed of a low noise amplifier (LNA) with a three stage amplifier, a single ended gate mixer, matching circuits, a hairpin line band pass filter and a Chebyshev low pass filter to convert the radio frequency (RF) into the intermediate frequency (IF). The LNA has a high gain and stability, and the single ended gate mixer has a high conversion gain and wide dynamic range. In the analysis of the broadband RF module, the composite harmonic balance technique is used to analyze the operating characteristics of an RF module circuit. The RF module has a 55.2dB conversion gain with a 1.54dB low noise figure, $-120{\sim}-60dBm$ wide RF power dynamic range, -60dBm low harmonic spectrum and a good isolation factor among the RF, IF, and local oscillator (LO) ports.

  • In this work, we developed fully integrated broadband MMIC chip set employing CSP(Chip Size Package) for K/Ka band applications. By utilizing an ACF for the RF-CSP, the fabrication process for the packaged amplifier MMIC could be simplified and made cost effective. $STO(SrTi_{3})$ capacitors were employed to integrate the DC biasing components on the MMIC, and LC parallel circuits were employed for DC feed and ESD protection. A pre-matching technique and RC parallel circuit were used to achieve a broadband matching and good stability fer the amplifier MMIC in K/Ka band. The amplifier CSP MMIC exhibited good RF performance over a wide frequency range in K/Ka band. This work is the first report of a fully integrated CSP amplifier MMIC successfully operating in the K/Ka band.

  • In this paper, we propose a new method for the improvement of linearizing and adaptive convergence charateristics of the feedforward linear power amplifier. In this circuit, errors at the signal cancellation stage can be compensated at the error cancellation stage and the overall linearizaton and adaptation characteristics of the linear amplifier are improved. The broadband characteristics and linearizing capability are improved without increasing the complexity of circuits and the signal processing structure.

  • We report broadband cascode amplifiers of a single-ended and a balanced amplifier for the millimeter-wave applications. The amplifiers were fabricated using 0.1 ${\mu}m\;{\Gamma}-gate$ PHEMT technology on GaAs substrate. The single-ended cascode amplifier was designed and fabricated by using shunt peaking technology. The fabricated single-ended cascode amplifier shows 3 dB bandwidth of 37 GHz($18.5{\sim}55.5$ GHz) and the maximum $S_{21}$ gain of 9.38 dB. The balanced cascode amplifier using tandem couplers achieves 3 dB bandwidth and the maximum $S_{21}$ gain of 44.5 GHz($21{\sim}65.5$ GHz) and 10.4 dB at 60 GHz, respectively. The 3 dB bandwidth of the balanced cascode amplifier shows 20% lager than the single-ended cascode amplifier.

  • We present the design and fabrication of a 60 GHz medium power amplifier monolithic microwave integrated circuit with excellent gain-flatness for a 60 GHz radio-over-fiber system. The circuit has a 4-stage structure using microstrip coupled lines instead of metal-insulator-metal capacitors for unconditional stability of the amplifier and yield enhancement. The gains of each stage of the amplifier are modified to provide broadband characteristics of input/output matching for the first and fourth stages and to achieve higher gains for the second and third stages to improve the gain-flatness of the amplifier for wideband.

  • This paper presents a design of a 100 W high-efficiency power amplifier, whose operational frequency band expands from 30 to 512 MHz, using negative feedback network, push-pull structure, broadband RF choke, and transmission line transformer for balun configuration. The push-pull amplifier has been tuned for higher output power using a shunt capacitor as a matching component at its load especially for high-frequency region. The implemented power amplifier exhibited a very flat power gain of $18.34{\pm}0.9\;dB$ throughout the operating frequency band and very high power-added efficiency(PAE) of greater than 40% at an output power of 100 W. It also showed second- and third-harmonic distortion levels of below -34 dBc and -12 dBc, respectively, through the entire operating frequency band.

The spectrum mask and transmitted power of HPA for TVWS must be controlled and meet the regulations to minimize interference effects on present broadcasting systems. The implemented HPA has the operating frequency of 460 ~ 698MHz with $24.7{\pm}1dB$ gain, input reflection coefficient of below -25dB, output reflection coefficient of below -7.28dB and the linearity of -57.7dBc at 22.2dBm output power.

  • In this paper, we demonstrate a fully integrated X-band image rejection down converter, which was developed using InGaP/GaAs HBT MMIC technology, consists of two single-balanced mixers, a differential buffer amplifier, a differential YCO, an LO quadratue generator, a three-stage polyphase filter, and a differential intermediate frequency(IF) amplifier. The X-band image rejection downconverter yields an image rejection ratio of over 25 dB, a conversion gain of over 2.5 dB, and an output-referred 1-dB compression power$(P_{1dB,OUT})$ of - 10 dBm. This downconverter achieves broadband image rejection characteristics over a frequency range of 1.1 GHz with a current consumption of 60 mA from a 3-V supply.

  • This paper presents the development of compact and lightweight broadband power amplifier module using HMIC (Hybrid Microwave Integrated Circuit) technology that could be high-density integration for many non-packaged microwave components into the small area of a high dielectric constant printed circuit board, such as a ceramic substrate, also using the special design and fabrication schemes for the structure of minimized electromagnetic interference to obtain the homogeneous electrical performance at the wideband frequency. The results confirmed that the small signal gain has a gain flatness of ${\pm}1.5dB$ within the range of 32 to 36 dB. In addition, the output power satisfied more than 30 dBm. The noise figure was measured within 7 dB, and OIP3 (Output Third Order Intercept Point) was more than 39 dBm. The fabricated broadband power amplifier satisfied the target specification required to electrically drive the high power amplifiers of jamming generators for electronic warfare, so the actual applicability to the system was verified. Future studies will be aimed at designing other similar microwave power amplifiers in the future.
