전극 간격에 따른 공기의 절연파괴 특성에 관한 연구 (A Study on the Electrical Breakdown Characteristics of Air according to Electrode Gap)

  • Recently in accordance with the rapid development of the industrial society, the accidents caused by dielectric breakdown have been increasing in power grid. It is important to prevent the dielectric breakdown of a high voltage apparatus to reduce the damage from electrical hazards. To establish an electrically reliable database of insulation design criteria for high voltage apparatus, a study on dielectric characteristics test is indispensable. In this study, dielectric characteristics according to field utilization factors (${\xi}$) which are represented as the ratio of mean electric field to maximum electric field are investigated. the dielectric breakdown experiments by using several kinds of electrode systems made with stainless steel are performed by AC breakdown voltage under air-insulation. Also, the experimental results are analyzed by the Weibull distribution. As a result, it is found that the dielectric characteristics of air-insulation are determined by ${\xi}$ as well as arrangement of electrode systems. It is considered that the results of this study would be applicable to designing the air-insulated high voltage apparatuses.

AC Electrical Treeing Phenomena in an Epoxy System with Low-chlorine BDGE at Various Electric Field Frequencies

  • An alternating current (AC) electrical treeing phenomena in an epoxy system with low chlorine BDGE (1,4-butanediol diglycidyl ether) was studied in a needle-plate electrode arrangement. To measure the treeing propagation rate and breakdown time, a constant AC of 10 kV with three different electric field frequencies (60, 500, and 1,000 Hz) was applied to the needle-plate electrode specimen at $130^{\circ}C$ in aninsulating oil bath. The treeing propagation rate of the DGEBA/high-chlorine BDGE system was higher than that of the DGEBA/low-chlorine BDGE system and the breakdown time of the system with high-chlorine BDGE was lower than that of the system with low-chlorine BDGE. These results implied that chlorine had a negative effect on the electrical insulation property of the epoxy system. As the electric field frequency increased, the treeing propagation rate increased and the breakdown time decreased.

저밀도폴리에틸렌에서 트리 형상의 전계의존성에 관한 연구 (A Study on Electric Field Dependence of Tree Shape in Low Density Polyethylene)

  • 절연재료의 내부에서 부분방전이 발생하면 국부파괴와 완전절연파괴의 원인이 된다. 부분방전으로 생기는 트리잉은 절연재료를 열화시키고 절연 수명을 단축시키는 중요한 원인이 된다. 따라서 절연파괴의 예측과 절연재료의 수명을 진단할 수 있는 방법에 대한 연구는 매우 중요하다. 고전압 하에서 일어나는 트리잉 현상에 대해서 저밀도 폴리에틸렌의 트리잉 개시 전압과 그 진전 과정을 진성파괴의 견해에서 고찰하였다. 이러한 관점에서 본 연구는 고전압하에서 일어나는 트리잉현상에 대해서 저밀도폴리에틸렌에서 트리형상의 전계의존성에 관하여 고찰하였다. 결과로서 트리의 성장을 그 내부가 각각 유전체 혹은 도체라고 가정했을 때의 중간적인 특성을 갖는다는 추리하에 이론적으로 검토한 결과, 실험결과와도 잘 일치됨을 알 수 있었다.

  • Power semiconductor devices are widely used as high voltage applications to inverters and motor drivers, etc. The blocking voltage is one of the most important parameters for power semiconductor devices. And cause of junction curvature effects, the breakdown voltage of the device edge and device unit cells was found to be lower than the 'ideal' breakdown voltage limited by the semi-infinite junction profile. In this paper, Propose the methods for field ring design by DOE (Design of Experimentation). So The field ring can be improve for breakdown voltage and optimization.

  • SF6 widely used as insulating gas is rising as the environment problem. For decreasing this greenhouse gas, electrical breakdown characteristics of composite insulation composed of epoxy resins with N2, air are studied in non-uniform field. The gap of needle to plane was 3mm, 5mm. The pressure of air, nitrogen was varied within the range of 0.1~0.6MPa. The thickness of a needle is 1mm and the curvature radius of the end of needle is 100um. The diameter of a plane made of the stainless steel is 50mm. As a result of the experiment, the breakdown voltage is increased about 3 times when epoxy resins is composited. The thickness of epoxy resins filled opposite to electrode concentrated electric field weakly influences on breakdown voltage.

트렌치 게이트 IGBT 에서의 공정 및 설계 파라미터에 따른 항복 전압 특성에 관한 연구 (A Study on the Breakdown Voltage Characteristics with Process and Design Parameters in Trench Gate IGBT)

  • In this paper, effects of the trench angle($\theta$) on the breakdown voltage according to the process parameters of p-base region and doping concentrations of n-drift region in a Trench Gate IGBT (TIGBT) device were analyzed by computer simulation. Processes parameters used by variables are diffusion temperature, implant dose of p-base region and doping concentration of n-drift region, and aspects of breakdown voltage change with change of each parameter were examined. As diffusion temperature of the p-base region increases, depth of the p-base region increases and effect of the diffusion temperature on the breakdown voltage is very low in the case of small trench angle($45\;^{\circ}$) but that is increases 134.8 % in the case of high trench angle($90\;^{\circ}$). Moreover, as implant dose of the p-base region increases, doping concentration of the p-base region increases and effect of the implant dose on the breakdown voltage is very low in the case of small trench angle($45\;^{\circ}$) but that is increases 232.1 % in the case of high trench angle($90\;^{\circ}$). These phenomenons is why electric field concentrated in the trench is distributed to the p-base region as the diffusion temperature and implant dose of the p-base increase. However, effect of the doping concentration variation in the n-drift region on the breakdown voltage varies just 9.3 % as trench angle increases from $45\;^{\circ}$ to $90\;^{\circ}$. This is why magnitude of electric field concentrated in the trench changes, but direction of that doesn't change. In this paper, respective reasons were analyzed through the electric field concentration analysis by computer simulation.

DC 절연파괴 특성을 이용한 Epoxy 복합체의 전기적 열화 평가 (Evaluation of Electrical Degradation in Epoxy Composites by DC Dielectric Breakdown Properties)

  • 변성기용 절연 재료로 사용되는 에폭시 수지를 시료로 선정, 5종의 배합비로 제작한 시편에 대해 절연 파괴 실험을 하며, 얻어진 데이터를 와이블 분포식을 이용, 경년 열화(經年劣和) 데이터의 통계 처리 방법을 제안하였다. 경화제 비율이 증가하면 에폭시 경화물의 에스터화로 인해 가교 밀도가 증가함으로써 저온에서의 파괴 강도가 높아졌으며, 유리 전이 온도(Tg) 영역인 11$0^{\circ}C$ 부근에서는 분자 운동이 활발해짐으로써 급격히 파괴 강도가 저하하였다. 또한, 충진제를 첨가한 경우 접합 계면에 전자가 가속되어 전반적인 파괴 강도는 무충진에 비해 낮게 나타났으며, 실란 처리를 한 경우에는 계면 접합 상태가 개선되어 충진제만을 첨가한 시료보다 좋은 절연성을 나타냈다. 와이블 분포의 분석으로부터 기기 절연의 허용 파괴 확률을 0.1% 이하로 낮추기 위해서는 허용인가 전계값이 21.5 MV/cm 이하가 되어야함을 알 수 있었다.

  • SiC는 Si에 비해서 Breakdown field가 10배 높고, Energy gap이 3배 높기 때문에 높은 Breakdown voltage를 갖는 우수한 전력 MOSFET을 제작할 수 있다. 하지만 낮은 Mobility로 인한 높은 On저항을 갖기 때문에 이를 낮추기 위해서 Trench MOSFET이 제안되었지만 동시에 BV가 감소한다는 문제점을 갖는다. 본 논문에서는 1200V급 Trench MOSFET 설계를 목적으로 하며, 이를 해결하기 위해서 BV와 Ron에 대한 중요한 변수인 Epi 깊이, Trench 깊이, Trench 깊이에서 Epi 깊이까지의 거리에 대한 Split을 진행하여 최대 전계, BV, Ron의 신뢰성 특성을 비교 분석하였다. Epi 깊이가 증가할수록, Trench 깊이가 감소할수록, Trench 깊이에서 Epi 깊이가 감소할수록 최대 전계 감소, BV 증가, Ron 증가를 확인하였다. 모든 결과는 Sentaurus TCAD를 통해 Simulation 되었다.

황색종 연초(Nicotiana tabacum L.)에서 엽탈락의 품종간 차이 (Varietal Difference of Leaf Breakdown in Field of Flue-Cured Tobacco (Nicotiana tabacum L.))

  • This study was conducted to obtain basic information for varietal difference of leaf breakdown in field of flue-cured tobacco at Taegu Experiment Station, Korea Ginseng & Tobacco Research Institute in 1987. The experiment was designed in randomized block with 3 replications, data ware analysed as Split split-plot design. Main plots were varieties, sub-plots were leaf positions, 4, 5 and 6th from bottom, and each sub-plot was divided into 3 parts with distance of midrib, 7 10 and 13em from stalk. Four varieties, NC 95, NC 2326, NC 82 and BY 4 were transplanted in 15 April, and measured the weight of leaf breakdown by artificially weighted in 5 June. The results obtained are as follows : 1. Weights of leaf breakdown according to leaf position, NC 95 were lower as 358-5799 than those of other varieties as 555-597g, were not significantly different regardless of varieties. 2. Weights of leaf breakdown in relation to distance of midrib from stack, NC 95 were lower as 309-419g than those of other varieties as 472-710g. 3. Weights of leaf breakdown were significantly different according to distance of midrib from stalk, and not significantly different according to leaf position under the same distance of midrib from stalk regardless of varieties.

불평등 전계에서 $SF_6/N_2$의 초고압 AC전압 절연내력 시뮬레이션

  • In these days $SF_6$ mixtures and alternative gas has been studied because of global warming. so although many studies have been carried out about binary gas mixtures with $SF_6$, few studies were presented about breakdown characteristics of $SF_6/N_2$ mixtures. In this paper, breakdown experiment values and breakdown simulation value are compared. Streamer theory was used for predicting breakdown voltage. For accurate simulation, this simulation apply utilization factor using CST program. AC breakdown experiments in non-uniform field was performed to compare with the breakdown simulation values. But with gap lengths increasing, the breakdown voltage is saturated. So simulation need surface roughness factor.
