Conduction Path Dependent Threshold Voltage for the Ratio of Top and Bottom Oxide Thickness of Asymmetric Double Gate MOSFET (비대칭 이중게이트 MOSFET의 상하단 산화막 두께비에 따른 전도중심에 대한 문턱전압 의존성)

  • This paper has analyzed the change of threshold voltage and conduction path for the ratio of top and bottom gate oxide thickness of asymmetric double gate MOSFET. The asymmetric double gate MOSFET has the advantage that the factor to be able to control the current in the subthreshold region increases. The analytical potential distribution is derived from Poisson's equation to analyze the threshold voltage and conduction path for the ratio of top and bottom gate oxide thickness. The Gaussian distribution function is used as charge distribution. This analytical potential distribution is used to derive off-current and subthreshold swing. By observing the results of threshold voltage and conduction path with parameters of bottom gate voltage, channel length and thickness, projected range and standard projected deviation, the threshold voltage greatly changed for the ratio of top and bottom gate oxide thickness. The threshold voltage changed for the ratio of channel length and thickness, not the absolute values of those, and it increased when conduction path moved toward top gate. The threshold voltage and conduction path changed more greatly for projected range than standard projected deviation.

  • The change of subthreshold swing for channel length of asymmetric double gate(DG) MOSFET has been analyzed. The subthreshold swing is the important factor to determine digital chracteristics of transistor and is degraded with reduction of channel. The subthreshold swing for channel length of the DGMOSFET developed to solve this problem is investigated for channel thickness, oxide thickness, top and bottom gate voltage and doping concentration. Especially the subthreshold swing for asymmetric DGMOSFET to be able to be fabricated with different top and bottom gate structure is investigated in detail for bottom gate voltage and bottom oxide thickness. To obtain the analytical subthreshold swing, the analytical potential distribution is derived from Possion's equation, and Gaussian distribution function is used as doping profile. As a result, subthreshold swing is sensitively changed according to top and bottom gate voltage, channel doping concentration and channel dimension.

Analysis of Tunneling Current for Bottom Gate Voltage of Sub-10 nm Asymmetric Double Gate MOSFET (10 nm이하 비대칭 이중게이트 MOSFET의 하단 게이트 전압에 따른 터널링 전류 분석)

  • This paper analyzed the deviation of tunneling current for bottom gate voltage of sub-10 nm asymmetric double gate MOSFET. The asymmetric double gate MOSFET among multi gate MOSFET developed to reduce the short channel effects has the advantage to increase the facts to be able to control the channel current, compared with symmetric double gate MOSFET. The increase of off current is, however, inescapable if aymmetric double gate MOSFET has the channel length of sub-10 nm. The influence of tunneling current was investigated in this study as the portion of tunneling current for off current was calculated. The tunneling current was obtained by the WKB(Wentzel-Kramers-Brillouin) approximation and analytical potential distribution derived from Poisson equation. As a results, the tunneling current was greatly influenced by bottom gate voltage in sub-10 nm asymmetric double gate MOSFET. Especially it showed the great deviation for channel length, top and bottom gate oxide thickness, and channel thickness.

A Simplified Numerical Method for Simulating the Generation of Linear Waves by a Moving Bottom (바닥의 움직임에 따른 선형파의 생성을 모의할 수 있는 간편 수치해석 기법)

  • In this study, simplified linear numerical method that can simulate wave generation and transformation by a moving bottom is introduced. Numerical analysis is conducted in wave number domain after continuity equation, linear dynamic and kinematic free surface boundary conditions and linear kinematic bottom boundary condition are Fourier transformed, and the results are expressed in space domain by an inverse Fourier transform. In the wavenumber domain, the dynamic free water surface boundary condition and the kinematic free water surface boundary condition are numerically calculated, and the velocity potential in the mean water level (z = 0) satisfies the continuity equation and the kinematic bottom boundary condition. Wave generation and transformation are investigated when the triangular and rectangular shape of bottoms move periodically. The results of the simplified numerical method are compared with the results of previous analytical solutions and agree well with them. Stability of numerical results according to the calculation time interval (Δt) and the calculation wave number interval (Δk) was also investigated. It was found that the numerical results were appropriate when Δt ≤ T(period)/1000 and Δk ≤ π/100.

Hydrodynamic forces on blocks and vertical wall on a step bottom

  • A study, using potential water wave theory, is conducted on the oblique water wave motion over two fixed submerged rectangular blocks (breakwaters) placed over a finite step bottom. We have considered infinite and semi-infinite fluid domains. In both domains, the Fourier expansion method is employed to obtain the velocity potentials explicitly in terms of the infinite Fourier series. The unknown coefficients appearing in the velocity potentials are determined by the eigenfunction expansion matching method at the interfaces. The derived velocity potentials are used to compute the hydrodynamic horizontal and vertical forces acting on the submerged blocks for different values of block thickness, gap spacing between the two blocks, and submergence depth of the upper block from the mean free surface. In addition, the wave load on the vertical wall is computed in the case of the semi-infinite fluid domain for different values of blocks width and the incident wave angle. It is observed that the amplitudes of hydrodynamic forces are negligible for larger values of the wavenumber. Furthermore, the upper block experiences a higher hydrodynamic force than the lower block, regardless of the gap spacing, submergence depth, and block thickness.

Spatial Modulation of Nonlinear Waves due to Bragg Reflection (Bragg 반사에 의한 비선형파의 공간적 파형변조해석)

  • Bragg reflection of nonlinear waves is simulated by a 2D fully nonlinear numerical wave tank (NWT). The developed NWT was based on the Boundary Element Method (BEM) with potential theory and the mixed Eulerian-Lagrangian (MEL) time marching scheme with Runge-Kutta 4th-order time integration. A spatial variation of wave elevations and their Fourier amplitudes of each component are compared to investigate the effect of sea bottom ripples and their relative heights. The incident waves over an undulated sea bottom are partially reflected and changed to partial standing waves due to Bragg reflection. The present results are verified with linear calculations and experimental data. It is found that the 1st-order wave component is mainly affected by Bragg reflection and its spatial modulation is significant in front of the bottom ripples.

  • The Anyang River runs through highly industrialized area and joins the lower part of the Han River. loading out large amounts of potential pollutants. Attempts were made to understand geochemical behavior of trace elements in the stream sedimens collected from the bottom of the river and the stream water. Bottom sediments, suspended solids and stream waters were collected and analysed for the chemical and mineralogical composition. Heavy metals including Cr, Zn, Ni, and Co in the sediments were enriched appeared to reflect anthropogenic input. Pb, Cu, As were also enriched between several to 10 times , compared to background levels. Although some heavy metals were derived from anthropogeic input, geochemical associations seem to implyh much of the elements are originated from natural sources as well, mainly from granitic rocks . This is also supported by the mineralogical composition of the suspended solids, which are mainly composed of quartz, feldspar and mica. Most of the elements are associated with total carbon and clay sized fractions, with high values of correlation coefficient. It was noteworthy that Hg was detected between 2 and 4 ppb in the stream water.

  • A bottom-up approach has been conducted to estimate greenhouse gas (GHG) emission and to analyze the marginal abatement cost for the Korean horticulture energy sector. With the systematically derived activity and energy balance data, the BAUs have been estimated, along with the marginal abatement cost over the period 2010 through 2030. The result from the marginal abatement cost analysis may provide general guidelines and procedures for the establishment of GHG abatement polices.

  • Disposal of municipal solid waste has become a major problem in many countries around the world. As landfill space for the disposal of ash from Municipal Solid Waste Incineration (MSWI) becomes scarce, numerous reports and researches address the various environmental issues about the municipal solid waste incineration waste management and other particulate matters with the range of 10 ~ 2.5. Although in many developing and industrialization countries landfill with the disposal of municipal solid waste, open incineration has become a common practice. Large municipal waste incinerators are major industrial facilities and have the potential to be significant sources of environmental pollution. Despite the significant volume reduction from incineration, waste recycling is important to ensuring the future welfare of mankind. The main goal of the present work is the physical and chemical characterization of the local incineration bottom ash towards its eventual re-utilization. In this paper, we reported the studies on physical and chemical characteristics of municipal solid waste incineration (MSWI) fly ash and bottom ash containing particulate matter whose particulate sizes are lower than $PM_{10}$, $PM_{2.5}$ and heavy metal were investigated.

  • The wave energy absorption efficiency and the first-order and the time-mean second-order wave loads of a three-dimensional bottom-mounted oscillating water column (OWC) chamber structure are studied. The potential problem is solved by making use of a hybrid Green integral equation associated with the finite-waterdepth free-surface Green function outside a twin chamber and the Rankine Green function inside taking account of the fluctuating air pressure inside the chamber. Numerical results of the primary wave energy converting efficiency and the oscillating and steady wave loads of a three-dimensional bottom-mounted OWC pilot plant have been presented.
