Reliability Studies on Cu/SnAg Double-Bump Flip Chip Assemblies for Fine Pitch Applications (미세피치용 Cu/SnAg 더블 범프 플립칩 어셈블리의 신뢰성에 관한 연구)

  • In this study, reliabilities of Cu (60 um)/SnAg (20 um) double-bump flip chip assemblies were investigated for the flip chip interconnections on organic substrates with 100 um pitch. After multiple reflows at $250^{\circ}C\;and\;280^{\circ}C$, bump contact resistances were almost same regardless of number of reflows and reflow temperature. In the high temperature storage test, there was no bump contact resistance change at $125^{\circ}C$ up to 2000 hours. However, bump contact resistances slightly increased at $150^{\circ}C$ due to Kirkendall voids formation. In the electromigration test, Cu/SnAg double-bump flip chip assemblies showed no electromigration until about 600 hours due to reduced local current density. Finally, in the thermal cycling test, thermal cycling failure mainly occurred at Si chip/Cu column interface which was found out the highest stress concentration site in the finite element analysis. As a result, Al pad was displaced out under thermal cycling. This failure mode was caused by normal compressive strain acting Cu column bumps along perpendicular direction of a Si chip.

Speaker Identification Using Korean Digits (한국어 숫자음을 이용한 화자식별)

  • In this paper, we have identified speakers who give digits in Korean. In order to identify speakers, we have utilized the specifie feature parameters which extracted from sound wave. We have noticed that multipulses are present in pitch periods of sound wave, which containes the personal information and depends on the speakers. In this experiment, we have extracted multipulses, and have attempted to identify the speaker by investigating the specific feature parameters of each speaker based on the extracted multipulses.

  • G.723.1은 부호화 방식은 제한된 계산량으로 낮은 전송율에서 음성을 가장 잘 표현할 수 있도록 최적화되어 있어서, 음성주파수 대역에 있는 DTMF톤의 경우 왜곡이 발생되어 전송성능이 떨어지는 문제점이 있다. 본 논문에서는 DTMF톤의 투명한 전송을 위해 LSP 계수를 이용한 톤 신호 검출에 기반을 둔 음성모드와 톤모드의 이중모드를 가지는 변형된 G.723.1 음성부호화 방식을 제안한다. 제안된 방식에서 음성모드 부호화기는 기존의 방식과 동일하며, 톤모드의 경우 부호화 단계에서 spectral smoothing 및 피치주기 검출 방식 등을 수정함으로써 수신단의 변경없이 DTMF톤의 전송왜곡을 개선시킨다. 본 논문에서는 컴퓨터 모의실험을 통해 제안된 방법이 DTMF 전송성능을 개선시킴을 확인하였다.

High Resolution Pitch Determination Algorithm for Fetal Heart Rate Extraction (태아심음주기의 검출을 위한 고해상 피치 검출 알고리즘)

  • Fetal monitoring is a routine procedure to obtain a record of physiologic functions during pregnancy and labor. It is required to determine fetal heart frequency accurately. There are various types of fetal heart rate(FHR) determination and the most frequently applied method is transabdominal Doppler ultrasound. However, in the case of weak or noise corrupted Doppler ultrasound signals, conventional peak detections and the autocorrelation function method have many difficulties to determine FHR precisely. Also the autocorrelation function is effected by threshold level and window size. To solve these problems, the high resolution pitch determination algorinthm is introduced to detect FHR from Doppler ultrasound signals. This scheme digitally processes Doppler ultrasound signal for digital rectification, envelope detection, decimation and correlation calculation of two interconnected segments and then FHR is determined by its maximal value. Even in the case of a greatly smeared noise signal, this algorithm is able to search FHR more accurately than autocorrelation function by means of compensating FHR with a constant correlation threshold. This algorithm is simulated by 386-MATLAB on PC 486/DX and verified that it is superior to the autocorrelation function method.

  • Despite the simplicity of processing, conventional autocorrelation function (ACF) method for the precise determination of fetal heart rate (FHR) has many problems. In the case of weak or noise corrupted Doppler ultrasound singnals, the ACF method is very sensitive to the threshold level and data window length. It is real troublesome to extract FHR when there is a data loss. To overcome these problems, the high resolution pitch detection algorithm is adapted to estimate the FHR. The FHR is determined from the correlation of two interconnected segments by its maximum correlation value. FHR is compensated with a constant correlation threshold in a greatly smeared noise signal. This method yields more accurate, robust and reliable than the ACF method.

  • In this Paper, the structure of a split bandwidth wideband speech coder and its highband coder for tone qualify elevation are Proposed. The lowband and highband by the split bandwidth method are encoded independently applying the G.729E and MLT (Modulated Lapped Transform) residual model. In the highband structure which is encoded by low bit rate of 4kbps, the MLT residual signals are distinguished to voice and unvoice signal . The voice signals are applied to MLT peak picking method by lowband pitch period. Because transformed MLT residual signals are represented by periodic signal that have periodic peak. The unvoice signals are applied to MLT which linear prediction spectral response is added and do vector quantization. Performance for proposed 15.8kbps wideband speech coder was verified through subjective listening test.

  • A telegram has been used to transmit the emergency news or celebration message. So, it has been very important media in our life. Although the telegram processing is more and more convenient, on the other hand, the telegram service contains only text message. The voice telegram is that delivering user's voice with text message. So, the voice telegram can be delivered sender's emotions and feelings. However, since voice information contains lots of data, large memory size and high cost processor are needed to deliver itself. In this paper, we proposed a new speech waveform coding method that has low complexity and low cost implementation for the voice telegram system. First, we fixed one basic speech waveform per pitch period and measured the waveform similarity between basic and neighbor speech waveform. Second, if the similarity satisfied threshold values, we compress the neighbor speech waveform with pitch and magnitude value per pitch period and if not, we save speech waveform. When the compression is about 45%, we obtained about 4 point in MOS.

  • A fundamental assumption in conventional linear predictive coding (LPC) analysis procedure is that the input to an all-pole vocal tract filter is white process. In the case of periodic inputs, however, a pitch bias error is introduced into the conventional LP coefficient. Multi-pulse (MP) LP analysis can reduce this bias, provided that an estimate of the excitation is available. Since the prediction error of conventional LP analysis can be modeled as the sum of an MP excitation sequence and a random noise sequence, we can view extracting MP sequences from the prediction error as a classical detection and estimation problem. In this paper, we propose an algorithm in which the locations and amplitudes of the MP sequences are first obtained by applying a likelihood ratio test (LRT) to the prediction error, and LP coefficients free of pitch bias are then obtained from the MP sequences. To verify the performance enhancement, we iterate the above procedure with adaptive threshold at each step.

This paper deal with the impulse turbine with staggered blade to improved performance by numerical analysis using commercial CFD code, FLUENT Maximum value of axial airflow velocity during exhalation is higher than that during inhalation This paper deal with special-type of Impulse Turbine so-called "Staggered Blade" for more efficiency to making air flow direct to on pressure side. Also, this paper has proposed special-type turbine with self-pitched blade more efficient.

  • With the variation of Ag concentration in bath, current density, duty cycle, additive and agitation for electroplating of Sn-Ag solder, the compositions and the morphologies of solder were studied. It was possible to controll Ag content in Sn-Ag solder by varying Ag concentration in bath and current density. The microstructure size of Sn-Ag solder decreased with increasing current density. Duty cycle of pulse electroplating and quantity of additive affected on Ag content of deposit and surface roughness. In this work eutectic Sn-Ag solder bumps with fine pitch of 30 $\mu\textrm{m}$ and height of 15 $\mu\textrm{m}$ was formed successfully. The Ag content of electrodeposited solder was confirmed by EDS and WDS analyses and the surface morphologies was analyzed by SEM and 3D surface analyzer.
